Description

플라즈마 화학증착법에 의한 텅스텐 박막 증착방법
본 내용은 요부공개 건이므로 전문내용을 수록하지 않았음
제1도는 증착온도와 비저항값의 관계를 보인 그래프,
제2도는 WF6-H2반응계에서 H2:WF6분압비 변화에 따른 비저항값의 변화를 보인 그래프,
제3도는WF6-SiH4-H2반응계에서 SiH4:WF6분압비 변화에 따른 비저항값의 변화를 보인 그래프.

Claims (2)

  1. 플라즈마 화학증착법을 이용하여 텅스텐 박막을 증착함에 있어서, 반응기체인 WF6-H2반응계의 H2:WF6의 분압비를 15:1 이상으로 유지하고 0.1∼1Torr의 증착압력으로 250-500℃의 증착온도에서 텅스텐 박막의 증착을 수행함을 특징으로 하는 플라즈마 화학증착법에 의한 텅스텐 박막 증착방법.
  2. 플라즈마 화학증착법을 이용하여 텅스텐 박막을 증착함에 있어서, 반응기체인 WF6-SiH4-H2반응계의 SiH4:WF6의 분압비를 0.5∼1.5:1로 유지하고 0.1∼1Torr의 증착압력으로 250-500℃의 증착온도에서 텅스텐 박막의 증착을 수행함을 특징으로 하는 플라즈마 화학증착법에 의한 텅스텐 박막 증착방법.
