Claims (5)
- 바이폴라 트랜지스터와 이 바이폴라 트랜지스터의 콜렉터에 접속되는 부하 저항(10,10′,10″)을 구비하고, 이 부하 저항은 상기 바이폴라 트랜지스터의 콜렉터 영역내에서 기판에 대하여 수직 방향으로 형성되는 것을 특징으로 하는 집적 회로장치.
- 제1항에 있어서, 상기 부하 저항(10′,10″)은 상기 콜렉터 영역과는 절연막(20,21)에 의하여 전기적으로 절연되는 것을 특징으로 하는 집적회로 장치.
- 제1항에 있어서, 상기 부하 저항(10)은 상기 콜렉터 영역내에 형성되는 상기 콜렉터 영역과는 다른 도전성을 가지는 영역(6)에 형성되는 것을 특징으로 하는 집적 회로 장치.
- 제2항 또는 제3항의 어느 한 항에 있어서, 상기 부하 저항(10,10″)은 상기 콜렉터 영역과 동일한 도전성을 가지는 것을 특징으로 하는 집적 회로 장치.
- 제2항 또는 제3항의 어느 한 항에 있어서, 상기 부하 저항(10)은 폴리실리콘으로 형성되는 것을 특징으로 하는 집적 회로 장치.※ 참고사항 : 최초출원 내용에 의하여 공개되는 것임.
