Claims (15)

  1. 웨이퍼 카세트내에 수납된 반도체 웨이퍼를 이송하는 궤도 운반기 장치로서 : 상기 웨이퍼 카세트(50)를 운반하는 운반기(77),(164)와; 상기 운반기(77),(164)의 이송 경로를 따라 배설되며, 상기 이송경로를 따라 상기 운반기(77),(164)를 안내하기 위하여 지지하는 가이드 레일(20)과; 상기 운반기(77),(164)를 상기 이송경로를 따라 구동하는 구동수단을 포함하며, 상기 운반기(77),(164)는; 상기 가이드 레일(20)을 따라 이동할 수 있도록 상기 가이드 레일(20)에 미끄러질 수 있게 접속되는 운반기 몸체(28)와; 그의 윗면(105)에 상기 웨이퍼 카세트(50)를 지지하도록 상기 운반기 몸체(28)위에 장착되며, 그의 윗면(105)이 2개의 모서리(103) 및 (107)를 구비하고, 상기 윗면(015)의 한쪽 모서리가 다른쪽 모서리보다 높게 위치하도록 수평면에 대하여 경사지게 되어 있는 윗면(105)을 갖는 적재판 부재(96)들로써 이루어지는, 반도체 웨이퍼용 궤도 운반기 장치.
  2. 제1항에 있어서, 상기 적재판 부재(96)의 윗면(105)이 0° 보다 크고 40° 이하의 각도로 경사지게 되어 있는 궤도 운반기 장치.
  3. 제2항에 있어서, 상기 운반기(77),(164)가, 상기 카세트(50)가 적재판 부재(96)의 윗면에서 미끄러져 떨어지지 않도록 웨이퍼 카세트(50)와 걸어 맞추어지도록, 상기 적재판 부재(96)의 윗면(105)의 한쪽 모서리에 인접하는 상기 적재판 부재(96)의 해당 부분에 부착되는 걸어멈춤 부재(106)를 더욱 포함하여 구성되는 궤도 운반기 장치.
  4. 제3항에 있어서, 상기 운반기(164)가, 상기 운반기 몸체(28)와 상기 적재판 부재(96)의 사이에 배설되어서, 상기 운반기 몸체(28)로부터 상기 적재판 부재(96)로 전달되는 진동을 완화시켜, 상기 적재판 부재(96)상의 상기 웨이퍼 카세트(50)내에 수납된 상기 반도체 웨이퍼(52)들이, 상기 운반기 몸체(28)보다 적은 진동을 겪게하는 현가 수단(122)을 더욱 포함하여 구성되는 궤도 운반기 장치.
  5. 제항에 있어서, 상기 현가수단(122)이, 각각 수직적으로 탄력성을 가지는 두사개의 수직 완충부재로 구성되는 궤도 운반기 장치.
  6. 제5항에 있어서, 상기 현가수단(122)이 : 윗쪽으로 돌출되고, 상기 운반기 몸체(28)에 고정적으로 접속되는 지지프레임 부재(146)와; 상기 지지프레임 부재(146)와 마주 대하도록 아래쪽으로 돌출되고, 상기 적재판 부재(96)에 고정적으로 접속되는 연결 프레임 부재(135)와; 상기 지지프레임 부재(146) 및 상기 연결 프레임 부재(135)의 사이로 연장되고, 각각 수평적으로 탄력성을 가지는 다수개의 수평 완충부재를 더욱 포함하여 구성되는 궤도 운반기 장치.
  7. 제6항에 있어서, 각각의 상기 수직 완충부재가, 탄력성 물질로 만들어지는 제1원통형 벨로우즈(128)로 구성되는 궤도 운반기 장치.
  8. 제7항에 있어서, 각각의 상기 수평완충부재가, 탄력성 물질로 만들어지는 제2원통형 벨로우즈(156)로 구성되는 궤도 운반기 장치.
  9. 제8항에 있어서, 각각의 상기 수직 완충부재가, 상기 제1원통형 벨로우즈(128)내에 동축적으로 수납되는 코일 스프링(126)을 더욱 포함하여 구성되는 궤도 운반기 장치.
  10. 제8항 또는 제9항에 있어서, 각각의 상기 수평 완충부재가 상기 제2원통형 벨로우즈(156)내에 동축적으로 수납되는 코일스프링(148),(150),(152),(154)을 더욱 포함하여 구성되는 궤도 운반기 장치.
  11. 제7항 또는 제9항에 있어서, 상기 현가 수단(122)이 : 공기가 상기 제1원통형 벨로우즈(128)를 드나들 수 있도록 하는 제1통기수단(134)과; 상기 제1통기수단(134)을 통해 상기 제1원통형 벨로우즈(128)의 밖으로 배출되는 공기를 여과하는 제1필터 수단(137)을 더욱 포함하여 구성되는 궤도 운반기 장치.
  12. 제8항에 있어서, 상기 현가수단(122)이 : 공기가 상기 제2원통형 벨로우즈(156)를 드나들 수 있도록 하는 제2통기수단(158)과; 상기 w2통기수단(158)을 통해 상기 제2원통형 벨로우즈(156)의 밖으로 배출되는 공기를 여과하는 제2필터수단(162)을 더욱 포함하여 구성되는 궤도 운반기 장치.
  13. 제10항에 있어서, 상기 현가수단(122)이 : 공기가 상기 제2원통형 벨로우즈(156)를 드나들 수 있도록 하는 제2통기수단(158)과; 상기 제2통기수단(158)을 통해 상기 제2원통형 벨로우즈(156)의 밖으로 배출되는 공기를 여과하는 제2필터수단(162)을 더욱 포함하여 구성되는 궤도 운반기 장치.
  14. 제1항에 있어서, 상기 운반기(77),(164)를 상기 이송경로와 직교하는 수평방향으로 이동시키는 스테이션 기구부(108)를 더욱 포함하여 구성되는 궤도 운반기 장치.
  15. 제14항에 있어서, 상기 가이드 레일(20)이 불연속 부분(176)을 구비하며, 상기 스테이션 기구부(108)는 : 상기 가이드 레일(20)의 상기 불연속 부분(176)의 밑에 배설되고 상기 가이드 레일(20)과 직교하도록 연장되는 트랙(110)과; 상기 트랙(110)을 따라 이동할 수 있도록 상기 트랙(110)에 미끄러질 수 잇게 접속되는 이동 트레이 부재(112)와; 상기 이동 트레이 부재(112)에 의하여 운반되며, 상기 이동 트레이 부재(112)가 초기 위치에 있을때에, 상기 가이드 레일(20)의 불연속 부분(176)을 연결하는 가이드 레일편(116)으로 구성되는 궤도 운반기 장치.
