Claims (4)

  1. 구형 캐패시터를 구비하고 있는 반도체 기억장치에 있어서, 제1도전형의 반도체층이 표면에 형성되며, 그 반도체층보다 고농도인 제1도 전형의 반도체 기판과, 반도체층의 표면으로부터 반도체 기판의 중간까지 설치된 골, 골 내면의 반도체층 및 반도체 기판에 걸쳐서 설치된 제2도 전형의 불순물 확산영역, 골의 안쪽으로부터 적어도 개구부 주변에 걸쳐서 캐패시터용 절연막을 매개하여 설치된 전극등을 구비하고, 전술한 전극을 구형 캐패시터의 제1 캐패시터 전극으로 하며, 불순물 확산영역을 제2의 캐패시터 전극으로 한 구조적 특징을 지닌 반도체 기억장치.
  2. 제1항에 있어서, 구형 캐패시터의 제2도전형 불순물 확산영역의 제1도전형의 반도체 기판보다 고농도임을 특징으로 하는 반도체 기억장치.
  3. 제1항에 있어서, 제1도전형의 반도체층 표면에 상호 전기적으로 분리하여서 설치한 제2도전형의 소오스, 드레인 영역과 적어도 소오스, 드레인 영역간을 포함하는 반도체층의 일부분 위에 게이트 절연막을 매개하여 설치한 전극등으로 구성된 트랜지스터를 구비하고, 전술한 소오스 드레인 영역의 한쪽이 구형 캐패시터의 제2도전형 불순물 확산영역과 접속하며, 다른 한 쪽이 비트선과 접속함을 특징으로 하는 반도체 기억장치.
