10㎜×10㎜의 칩 사이즈로 할단되도록, 12인치 웨이퍼에 블레이드 하프컷을 실시하였다. 이 12인치 웨이퍼를 40㎛의 두께가 될 때까지 백그라인드(연마)하였다. 그 후, 다이싱 다이 본드 필름과 접합하였다. 또한, 웨이퍼 접합 온도는 70℃, 접합 속도는 10㎜/초였다.A blade half-cut was performed on a 12-inch wafer so as to be cut into a chip size of 10 mm x 10 mm.
