Abstract

Description
본 발명은 금속 페이스트(metal paste), 및 상기 금속 페이스트가 사용되는, 부품들(components)을 연결하기 위한 방법에 관한 것이다.
전력 및 가전제품들(power and consumer electronics)에서, 압력과 온도에 매우 민감한 매우 얇은 실리콘 칩 또는 LED와 같은 부품들의 연결은 특히 도전적인 과제이다.
이러한 이유로, 상기 압력- 및 온도- 민감성 부품들은 종종 접착(gluing)에 의해 서료 연결된다. 그러나, 접착제(adhesive) 기술은 단지 불충분한 열 전도성 및/또는 전기 전도성을 포함하는 부품들 사이의 접촉 영역을 형성한다는 단점과 관련된다.
이러한 문제점을 해결하기 위하여, 연결될 부품들은 종종 소결 공정을 거친다. 소결 기술은 부품들을 안정적으로 연결하기 위한 매우 간단한 방법이다.
파워 일렉트로닉스(power electronics)에서 부품들을 연결하기 위해 소결 공정에서 금속 페이스트를 사용하는 것은 공지된다. 예를 들면, WO2011/026623 A1은 적어도 하나의 유기 화합물을 함유하는 코팅을 포함하는 입자들 형태로 존재하는 적어도 하나의 금속 75 내지 90 중량%, 적어도 하나의 금속 전구체(precursor) 0 내지 12 중량%, 적어도 하나의 용매 6 내지 20 중량%, 및 적어도 하나의 소결 보조제 0.1 내지 15 중량%를 함유하는 금속 페이스트, 그리고 소결법에 의해 부품들을 연결하기 위한 상기 금속 제제의 이용을 개시한다.
DE 10 2009 000 192 A1은 부품들을 연결하기 위해 소결 공정에서 사용될 수 있으며 구조 입자들로서 유기적으로-코팅된 구리, 은 및/또는 금 입자들 그리고 비(non)-유기적으로-코팅된(코팅되지 않은) 금속 및/또는 세라믹 보조 입자들을 함유하는 소결 재료들을 개시한다. 금속 보조 입자들과 관련해서는, 이들이 구조 입자들과 동일한 재료로 제조되도록 제공될 수 있다는 점이 주목된다 (비록 유기 코팅이 없을지라도).

발명의 설명과 청구범위에서 사용되는 용어 "평균 입도(mean particle size)"는 레이저 회절에 의해 측정될 수 있는 평균 1차 입자(primary particle) 직경(d50)을 지칭하는 것으로 이해하여야 할 것이다. 레이저 회절 계측은 적절한 입도 측정 장치, 예를 들면 Malvern Instruments사에 의해 제조된 Mastersizer 3000으로 수행될 수 있다.
본 발명에 따르는 금속 페이스트는 성분(A)로서, 적어도 하나의 유기 화합물을 함유하는 코팅을 포함하는 구리 및/또는 은 입자들 75 내지 90 중량%, 바람직하게는 77 내지 89 중량%, 더욱 바람직하게는 78 내지 87 중량%, 그리고 훨씬 더 바람직하게는 78 내지 86 중량%를 함유한다. 현재 주어진 중량들은 입자들에 위치한 코팅 화합물들의 중량을 포함한다.
용어, 구리 및/또는 은 입자들(A)은 순금속(순도 적어도 99.9 중량%)뿐만 아니라 적어도 하나의 다른 합금 금속을 10 중량%까지 함유하는 합금들로 구성되는 입자들을 포함하는 것으로 이해하여야 할 것이다. 적절한 합금 금속들의 예들은 구리, 은, 금, 니켈, 팔라듐, 백금, 및 알루미늄이다.
은 입자들, 특히 순은으로 만들어진 은 입자들이 성분(A)으로서 바람직하다.

적어도 하나의 작용기를 갖는 코팅 화합물들은 바람직하게는 포화, 단일불포화 또는 다중불포화 유기 화합물들이다.
또한, 적어도 하나의 작용기를 갖는 상기 코팅 화합물들은 분지(branched) 또는 비분지(non-branched)될 수 있다.
적어도 하나의 작용기를 갖는 코팅 화합물은 바람직하게는 1 내지 50, 더욱 바람직하게는 2 내지 24, 훨씬 더 바람직하게는 6 내지 24, 그리고 더욱 더 바람직하게는 8 내지 20개의 탄소 원자들을 포함한다.
코팅 화합물들은 이온성 또는 비이온성일 수 있다.
코팅 화합물들로서 유리지방산, 지방산염 또는 지방산에스테르를 사용하는 것이 바람직하다.
유리지방산, 지방산염, 및 지방산에스테르가 바람직하게는 비분지성(non-branched)이다.
또한, 유리지방산, 지방산염, 및 지방산에스테르는 바람직하게는 포화된다.
바람직한 지방산염들은 암모늄, 모노알킬암모늄, 디알킬암모늄, 트리알킬암모늄, 알루미늄, 구리, 리튬, 나트륨, 및 칼륨 염들을 포함한다.
알킬에스테르, 특히 메틸에스테르, 에틸에스테르, 프로필에스테르, 및 부틸에스테르가 바람직한 에스테르들이다.
바람직한 실시형태들에 따르면, 유리지방산, 지방산염 또는 지방산에스테르는 8 내지 24, 더욱 바람직하게는 8 내지 18개의 탄소 원자들을 갖는 화합물이다.
바람직한 코팅 화합물들은 카프릴산(옥탄산), 카프르산(데칸산), 라우르산(도데칸산), 미리스트산(테트라데칸산), 팔미트산(헥사데칸산), 마르가르산(헵타데칸산), 스테아르산(옥타데칸산), 아라키닉산(에이코산산/이코산산), 베헨산(도코산산), 리그노세르산(테트라코산산) 뿐만 아니라 상응하는 에스테르 및 염을 포함한다.
특히 바람직한 코팅 화합물들은 도데칸산, 옥타데칸산, 스테아르산알루미늄, 스테아르산구리, 스테아르산나트륨, 스테아리산칼륨, 팔미트산나트륨, 및 팔미트산칼륨을 포함한다.
코팅 화합물들은 종래기술로부터 공지된 종래의 방법들에 의해 구리 및/또는 은 입자들(A)의 표면에 도포될 수 있다.
예를 들면, 코팅 화합물, 특히 상기 언급된 스테아르산염 또는 팔미트산염을 용매에 현탁시키며(slurry) 그리고 현탁된 코팅 화합물을 구리 및/또는 은 입자들과 함께 볼 밀(ball mill)에서 가루로 만드는 것이 가능하다. 분쇄 후, 코팅 화합물로 코팅된 구리 및/또는 은 입자들은 건조되며 그 다음 먼지가 제거된다.
바람직하게는, 전체 코팅에 대한 유기 화합물의 분율, 특히 유리지방산, 지방산염, 및 지방산에스테르로 구성되는 군(group)으로부터 선택되는 화합물의 분율은 적어도 60 중량%, 더욱 바람직하게는 적어도 70 중량%, 훨씬 더 바람직하게는 적어도 80 중량%, 더욱 더 바람직하게는 적어도 90 중량%, 특히 적어도 95 중량%, 적어도 99 중량% 또는 100 중량%이다.
코팅된 구리 및/또는 은 입자들의 중량에 대한 코팅 화합물, 바람직하게는 특히 유리지방산, 지방산염, 및 지방산에스테르로 구성되는 군으로부터 선택되는 코팅 화합물의 분율은 < 5 중량%, 예를 들면 0.01 내지 2 중량%, 바람직하게는 0.3 내지 1.5 중량%이다.
코팅 화합물의 질량과 구리 및/또는 은 입자들의 표면적의 비율로서 정의된 코팅의 정도는 바람직하게는 구리 및/또는 은 입자들의 표면적의 제곱 미터(㎡)당 코팅 화합물의 0.00005 내지 0.03 g, 더욱 바람직하게는 0.0001 내지 0.02 g이다.
본 발명에 따르는 금속 페이스트는, 성분(B)로서, 유기 용매, 즉 하나의 유기 용매 또는 적어도 2개의 유기 용매들의 혼합물 6 내지 20 중량%, 바람직하게는 7 내지 18 중량%, 더욱 바람직하게는 8 내지 17 중량%, 그리고 더욱 더 바람직하게는 10 내지 15 중량%이다.
유기 용매 또는 용매들(B)은 금속 페이스트들을 위해 일반적으로 사용되는 유기 용매(들)이다. 예들은 테르피네올, N-메틸-2-피롤리돈, 에틸렌 글리콜, 디메틸아세트아미드, 1-트리데칸올, 2-트리데칸올, 3-트리데칸올, 4-트리데칸올, 5-트리데칸올, 6-트리데칸올, 이소트리데칸올, 끝에서 두 번째 C 원자상의 메틸 치환을 제외하고는 비치환된 1-히드록시-C16-C20-알칸, 예컨대 16-메틸헵타데칸-1-올, 이염기성 에스테르(바람직하게는 글루타르산, 아디프산 또는 숙신산 또는 그 혼합물들의 디메틸에스테르), 글리세롤, 디에틸렌 글리콜, 트리에틸렌 글리콜, 및 5 내지 32 C-원자들, 더욱 바람직하게는 10 내지 25 C-원자들, 및 훨씬 더 바람직하게는 16 내지 20 C-원자들을 갖는 지방족 탄화수소, 특히 포화 지방족 탄화수소를 포함한다. 상기 지방족 탄화수소들은 예를 들면 상품명 Exxsol D140 또는 상품명 Isopar M으로 Exxon Mobil사에 의해 시판되고 있다.
금속 페이스트는, 성분(C)로서, 입자들(A)와는 상이하며 0.2 내지 10 ㎛ 범위의 평균 입도(d50)를 갖는 적어도 하나의 유형의 금속 입자들 2 내지 20 중량%를 함유하며, 성분(C)의 금속 입자들은 몰리브덴 입자들 및 10 내지 90 중량%, 바람직하게는 15 내지 30 중량%, 특히 25 중량%의 은 함량을 갖는 니켈 코어-은 재킷 입자들로 구성되는 군으로부터 선택되는 것이 본 발명에 대해 필수적이다.

본 발명에 따르는 금속 페이스트는 적어도 하나의 금속 전구체(metal precursor)(D) 0 내지 12 중량%, 바람직하게는 0.1 내지 12 중량%, 더욱 바람직하게는 1 내지 10 중량%, 그리고 훨씬 더 바람직하게는 2 내지 8 중량%를 함유할 수 있다.

은 카보네이트, 은 락테이트, 은 포메이트, 은 시트레이트, 은 옥사이드(예를 들면 AgO 또는 Ag2O), 구리 락테이트, 구리 스테아레이트, 구리 옥사이드(예를 들면 Cu2O 또는 CuO)가 특정 실시형태들에서 금속 전구체로서 사용된다.
특히 바람직한 실시형태에 따르면, 은 카보네이트 및/또는 은 옥사이드가 금속 전구체로서 사용된다.
금속 전구체는, 금속 페이스트에 존재하는 경우, 바람직하게는 입자들의 형태로 존재한다.
금속 전구체 입자들은 플레이크 형상 또는 구형(볼형) 형상을 취할 수 있다. 바람직하게는, 금속 전구체 입자들은 플레이크 형상으로 존재한다.
또한, 금속 페이스트는 적어도 하나의 소결 보조제(E) 0 내지 10 중량%, 바람직하게는 0 내지 8 중량%를 함유할 수 있다. 소결 보조제의 예들은 예를 들면 WO2011/026623 A1에 기재된 바와 같은, 유기 과산화물, 무기 과산화물, 및 무기산을 포함한다.
위에 기술된 성분들 (A) 내지 (E)에 더하여, 본 발명에 따르는 금속 페이스트는 하나 또는 그 이상의 추가 성분(들)(F)을 0 내지 15 중량%, 바람직하게는 0 내지 12 중량%, 더욱 바람직하게는 0.1 내지 10 중량%을 함유할 수 있다. 상기 추가 성분들은 금속 페이스트에서 통상적으로 사용되는 성분들일 수 있다. 금속 페이스트는, 예를 들면, 추가 성분들로서, 분산제, 계면활성제, 소포제, 결합제, 셀룰로오스 유도체와 같은 폴리머, 예를 들면 메틸셀룰로오스, 에틸셀룰로오스, 에틸메틸셀룰로오스, 카르복실셀룰로오스, 하이드록시프로필셀룰로오스, 하이드록시에틸셀룰로오스, 하이드록시메틸셀룰로오스 및/또는 점성조절제를 함유할 수 있다.
성분들 (A) 내지 (F)에 대해 특정된 중량% 분율들의 합은, 예를 들면, 본 발명에 따르는 금속 페이스트에 관하여, 즉 그 도포 전에 총 100 중량%가 된다. 따라서, 본 발명에 따르는 금속 페이스트는 성분들 (A) 내지 (F)를 혼합함에 의해 제조될 수 있다. 교반기와 3롤러밀(three-roller mills)과 같은 당업자에 공지된 장치들이 이와 관련해서 사용될 수 있다.

본 발명에 따르는 금속 페이스트의 사용을 통해 구현되는 소결법은 압력을 인가하는 동안 또는 압력 없이 구현될 수 있다. 압력 없이 소결법을 구현할 수 있는 것은 압력의 인가의 포기에도 불구하고 부품들의 충분히 단단한 연결이 달성되는 것을 의미한다. 압력 없이 소결 공정을 구현할 수 있는 것은 압력에 민감한, 예를 들면 부서지기 쉬운, 기계적으로 민감한 마이크로 구조를 갖는 부품 또는 부품들이 소결법에서 사용되는 것을 가능하게 한다. 기계적으로 민감한 마이크로 구조를 갖는 전자 부품들은 부적합한 압력에 노출되는 경우 전기적 오작동을 일으킨다.
적어도 2개의 부품들을 연결하는 것은 제1 부품을 제2 부품에 부착하는 것(attaching a first component on a second component)을 의미하는 것으로 이해될 것이다. 이와 관련해서, "on"은 단순히 제1 부품의 표면이 2개의 부품들의 상대적 배치에 관계없이 또는 적어도 2개의 부품들을 포함하는 배치에 관계없이 제2 부품의 표면에 연결되어 있는 것을 의미한다.
본 발명의 범위에서, 용어, 부품(component)은 바람직하게는 단일 부품들(single parts)을 포함한다. 바람직하게는, 상기 단일 부품들은 더 분해될 수 없다.
특정 실시형태들에 따르면, 용어, 부품들은, 전자제품에서 사용되는 부품들을 지칭한다.
따라서, 부품들은, 예를 들면, 다이오드, LEDs(발광 다이오드, light-emitting diodes, lichtemittierende Dioden), DCB(direct copper bonded) 기판, 리드 프레임, 다이스(dies), IGBTs(insulated-gate bipolar transistors, Bipolartransistoren mit isolierter Gate-Elektrode), ICs(integrated circuits, integrierte Schaltungen), 센서, 히트 싱크 요소 (바람직하게는 알루미늄 히트 싱크 요소 또는 구리 히트 싱크 요소) 또는 (저항기, 커패시터 또는 코일과 같은) 다른 수동 부품들이 될 수 있다. 본 발명의 목적의 설명으로부터 명백한 바와 같이, 부품들은, 위에서 기술한 바와 같이, 큰 표면적을 갖는 부품들을 특별히 포함할 수 있다.
연결될 부품들은 동일한 또는 다른 부품들일 수 있다.
본 발명의 실시형태들은 LED를 리드 프레임에, LED를 세라믹 기판에, 다이스, 다이오드, IGBTs 또는 ICs를 리드 프레임, 세라믹 기판 또는 DCB 기판에, 센서를 리드 프레임 또는 세라믹 기판에 연결하는 것에 관한 것이다.
부품들, 예를 들면 부품들 1 및 2 중 적어도 하나는 - 이들이 하여간 금속으로 구성되지 않는 한에 있어서는 - 예를 들면 금속층(metallisation layer) 형태의 적어도 하나의 금속 접촉 표면을 포함하며, 이에 의해 상기 언급된 샌드위치 배치가 본 발명에 따르는 방법의 범위에서 달성된다. 상기 금속층은 바람직하게는 부품의 일부이다. 바람직하게는, 상기 금속층은 부품의 적어도 하나의 표면에 배치된다.

금속층은 순금속(pure metal)을 포함할 수 있다. 따라서, 금속층(metallisation layer)이 순금속을 적어도 50 중량%, 더욱 바람직하게는 적어도 70 중량%, 훨씬 더 바람직하게는 적어도 90 중량% 또는 100 중량%를 포함하는 것이 바람직할 수 있다. 순금속은, 예를 들면, 알루미늄, 구리, 은, 금, 팔라듐, 및 백금으로 구성되는 군으로부터 선택된다.
다른 한편으로, 금속층은 또한 합금을 포함할 수 있다. 금속층의 합금은 바람직하게는 알루미늄, 은, 구리, 금, 니켈, 팔라듐, 및 백금으로 구성되는 군으로부터 선택되는 적어도 하나의 금속을 함유한다.
금속층은 또한 다층 구조를 가질 수 있다. 따라서, 연결될 부품들의 적어도 하나의 표면은 상기 명시된 순금속 및/또는 합금을 포함하는 다층으로 제조되는 금속층을 포함하는 것이 바람직할 수 있다.
본 발명에 따르는 방법에서, 적어도 2개의 부품들은 소결을 통해 서로 연결되어 있다.
이 목적을 위해, 2개의 부품들은 우선 서로 접촉하도록 제조된다. 접촉은 이와 관련해서 본 발명에 따르는 금속 페이스트에 의해 달성된다. 이 목적을 위해, 본 발명에 따르는 금속 페이스트가 적어도 2개의 부품들의 각 2개 사이에 위치되는 배치가 제공된다.
따라서, 2개의 부품들, 즉 부품 1 및 부품 2가 서로 연결되는 경우, 본 발명에 따르는 금속 페이스트는 소결 공정 전에 부품 1과 부품 2 사이에 위치된다. 다른 한편으로, 2개 이상의 부품들을 서로 연결하는 것을 생각할 수 있다. 예를 들면 3개의 부품들, 즉 부품 1, 부품 2, 및 부품 3은 부품2가 부품 1과 부품 3 사이에 위치되도록 적절한 방식으로 서로 연결될 수 있다. 이 경우, 본 발명에 따르는 금속 페이스트는 부품 1과 부품 2 사이뿐만 아니라 부품 2와 부품 3사이에도 배치된다.
개별 부품들은 샌드위치 배치구조로 존재하며 서로 연결되어 있다. 샌드위치 배치구조는 2개의 부품들이 위아래로 위치되며 2개의 부품들이 서로에 대해 본질적으로 평행하게 배치되어 있는 배치구조를 의미하는 것으로 이해될 것이다.
적어도 2개의 부품들 및 본 발명에 따르는 금속 페이스트의 배치로서, 금속 페이스트가 상기 배치의 2개의 부품들 사이에 위치되는, 배치는 종래기술에 따르는 공지된 임의의 방법에 따라서 형성될 수 있다.
바람직하게는, 우선, 부품 1의 적어도 하나의 표면에 본 발명에 따르는 금속 페이스트가 제공된다. 그 다음, 또 다른 부품 2이 그 표면들 중 하나에 의해 부품 1의 표면에 도포된 금속 페이스트 상에 배치된다.
본 발명에 따르는 금속 페이스트의 부품의 표면 상으로의 도포는 종래의 공정들에 의해, 예를 들면 스크린 프린팅 또는 스텐실 프린팅과 같은 프린팅 공정들에 의해 수행될 수 있다. 다른 한편으로, 본 발명에 따르는 금속 페이스트는 디스펜싱 테크닉(dispensing technique), 핀 트랜스퍼(pin transfer) 또는 디핑(dipping)에 의해서도 도포될 수 있다.
본 발명에 따르는 금속 페이스트의 도포에 이어, 금속 페이스트가 제공된 상기 부품의 표면을 금속 페이스트에 의해 이에 연결될 부품의 표면에 접촉시키는 것이 바람직하다. 따라서, 본 발명에 따르는 금속 페이스트의 층은 연결될 부품들 사이에 위치된다.
바람직하게는, 연결될 부품들 사이의 습윤층(wet layer)의 두께는 20 내지 100 ㎛의 범위이다. 이와 관련해서, 습윤층의 두께는, 경우에 따라, 건조에 앞서, 그리고 소결에 앞서 연결될 부품들의 반대편 표면들 사이의 거리를 의미하는 것으로 이해될 것이다. 습윤층의 선호되는 두께는 금속 페이스트의 도포를 위해 선택되는 방법에 의존한다. 금속 페이스트가, 예를 들면, 스크린 프린팅법에 의해 도포되는 경우, 습윤층의 선호되는 두께는 20 내지 50 ㎛일 수 있다. 금속 페이스트가 스텐실 프린팅에 의해 도포되는 경우, 습윤층의 선호되는 두께는 20 내지 100 ㎛의 범위일 수 있다. 디스펜싱 테크닉에서 습윤층의 선호되는 두께는 20 내지 100 ㎛의 범위일 수 있다.
선택사항으로서, 건조 단계가 소결에 앞서 도입되며, 즉 유기 용매가 도포된 금속 페이스트로부터 제거된다. 선호되는 실시형태에 따르면, 건조 후 금속 페이스트 내의 유기 용매의 분율은 본 발명에 따르는 금속 페이스트 내의, 즉 도포를 위해 준비된 금속 페이스트 내의 유기 용매의 최초 분율(original fraction)에 대해, 예를 들면, 0 내지 5 중량%이다. 환언하면, 상기 선호되는 실시형태에 따르면, 예를 들면 본 발명에 따르는 금속 페이스트에 최초 존재하는 유기 용매이 95 내지 100 중량%가 건조 동안 제거된다.
건조가 압력 없이 소결 공정에서 발생하는 경우, 건조는 배치를 형성한 후, 즉 연결될 부품들을 접촉시킨 후에도 진행될 수 있다. 건조가 압력의 인가를 수반하는 소결 공정에서 발생하는 경우, 건조는 부품의 적어도 하나의 표면 상으로 금속 페이스트의 도포 후에 그리고 연결될 부품에 접촉 전에 또한 진행될 수 있다.
바람직하게는, 건조 온도는 100 내지 150 ℃의 범위이다.
분명히 건조 시간은 본 발명에 따르는 금속 페이스트의 조성 및 소결될 배치구조의 연결 표면의 크기에 의존한다. 통상적인 건조 시간은 5 내지 45 분의 범위이다.
적어도 2개의 부품들과 부품들 사이에 배치되는 금속 페이스트로 구성되는 배치구조는 최종적으로 소결 공정을 받는다.
실제의 소결은 압력을 갖는 또는 압력을 갖지 않는 공정에서, 예를 들면, 200 내지 280 ℃의 온도로 발생한다.
압력 소결의 공정 압력은 바람직하게는 30 MPa 미만이며 더욱 바람직하게는 5 MPa 미만이다. 예를 들면, 공정 압력은 1 내지 30 MPa의 범위이며 더욱 바람직하게는 1 내지 5 MPa의 범위이다.
소결 시간은, 예를 들면, 2 내지 60 분 범위, 압력 소결에서는 예를 들면 2 내지 5 분의 범위이며, 압력이 없는 소결에서는 예를 들면 30 내지 60 분의 범위이다.
소결 공정은 어떤 특별한 제한을 받지 않는 분위기에서 발생할 수 있다. 따라서, 한편으로, 소결은 산소를 함유하는 분위기에서 발생할 수 있다. 다른 한편으로, 소결이 산소가 없는 분위기에서 발생하는 것도 또한 가능하다. 본 발명의 범위에서, 산소가 없는 분위기는 그 산소 함량이 10 ppm 이하, 바람직하게는 1 ppm 이하, 그리고 훨씬 더 바람직하게는 0.1 ppm 이하를 의미하는 것으로 이해될 것이다.
소결은 상기 언급된 공정 파라미터들이 설정될 수 있는 종래의 적합한 소결 장치에서 발생한다.
전단 강도와 같은 기본 요구사항들을 충족하는지는 별개로, 부품들을 연결하는 소결층의 형태로 존재하는 본 발명에 따르는 금속 페이스트로 형성된 화합물 및/또는 본 발명에 따르는 금속 페이스트를 사용하여 본 발명에 따르는 방법에서 형성된 화합물은, 예를 들면, 100 또는 200 시간 동안 200 ℃에서 오랜 기간 온도응력 후에도 그 유리한 거동을 특징으로 한다. 그 결과, 취성이 거의 없으며 단지 작은 정도의 내부 인장응력이 형성된다. 취성 거동과 내부 인장응력의 형성의 정도는 프리 소결층(free sintering layers)을 사용하여 실험실에서 조사될 수 있다. 이 목적을 위해, 프리 소결층, 예를 들면 길이 2.5 cm, 폭 1 cm 및 두께 100 ㎛,이 스텐실 프린팅에 의해 산화된 구리 포일 상으로 시험될 금속 페이스트를 도포하고, 통상적인 방식으로 상승된 온도로 소결하고, 이어서 산화된 구리 포일로부터 그것을 분리함에 의해 형성될 수 있다. 산화된 구리 필름의 산화층은 소결층이 분리되고 있는 동안 간단한 방출의 역할을 한다. 따라서 형성된 프리 소결층들은 탄성 계수 및 내부 인장응력의 형성을 대한 척도인 뒤틀림(변형) 또는 휨을 측정함에 의해 그들의 취성 거동에 대해 예를 들면, 100 또는 200 시간 동안 200 ℃에서 오랜 기간 온도응력 전에 그리고 후에 시험될 수 있다. 탄성 계수 E는, 다음의 공식에 따라서, DIN EN ISO 7438:2012-03에 따르는 2개의 지지 롤러 및 하나의 벤딩 다이를 갖는 벤딩 장치를 이용하는 벤딩 테스트에서 측정된, 굽힘력 X로부터 측정될 수 있다:
이와 관련해서, 높은 탄성 계수는 높은 취성을 나타낸다: 환언하면, 소결층의 응력을 받지 않는 시료 바디(sample body)의 시작값과 비교하여 오랜 기간 온도응력 후의 소결층의 시료 바디의 탄성 계수의 증가가 작을수록, 취성을 나타내는 바람직하지 않은 경향이 더 낮아진다. 오랜 기간 온도응력 후의 곡률의 측정은 공초점 현미경을 이용하여 DIN EN ISO 25178-6:2010-06에 따르는 다점측정(multi-point measurement)으로서 수행될 수 있으며(item 3.3.6 of the standard 참조), 낮은 곡률은 낮은 내부 인장응력의 형성을 나타낸다.
본 발명은 부품들을 안정적으로 연결하기 위한 소결 방법을 제공하며, 낮은 다공성 및 연결될 부품들 사이의 높은 전기 및 열 전도성의 접촉 영역을 형성하기 위해 사용될 수 있다.
본 발명은 이하에서 실시예들을 통해 설명되지만, 이들이 본 발명을 어떤 방식 또는 형태로 한정하는 것으로 해석될 수는 없다.
실시예들:
1. 금속 페이스트의 제조:
처음에, 기준 페이스트들 P1-P7 및 본 발명의 금속 페이스트들 P8-P13이 이하의 테이블에 따르는 개별 성분들을 혼합함에 의해 제조되었다. 주어진 모든 양들은 중량% 단위들이다.
은 입자들: 지방산 혼합물(라우르산/스테아르산 25:75의 중량 비율로) 0.6 중량%로 코팅된 d50 = 4 ㎛를 갖는 은 플레이크들(silver flakes)
알루미늄옥사이드(aluminium oxide): d50 = 2.5 ㎛를 갖는 입자들
텅스텐: d50 = 1.5 ㎛를 갖는 입자들
알루미늄니트라이드(aluminium nitride): d50 = 1.5 ㎛를 갖는 입자들
이산화티타늄: d50 = 3 ㎛를 갖는 입자들
몰리브덴: d50 = 2.1 ㎛를 갖는 입자들
은-코팅된 니켈 입자들: d50 = 5 ㎛를 갖는 니켈 코어-은 재킷 입자들(니켈:은 = 75:25의 중량 비율)
2. 금속 페이스트의 도포 및 소결
a) 탄성계수의 측정을 위한 그리고 곡률의 측정을 위한 프리 소결층(free sintering layers)의 제조
특정 금속 페이스트는 150 ㎛의 습윤 층 두께에서 구리 포일의 구리 옥사이드 표면 상으로 스텐실 프린팅에 의해 도포되었다. 각 경우 프링팅된 표면은 2.5 cm·1.0 cm의 크기를 갖는 직사각형의 전체 표면이었다. 이어서, 도포된 금속 페이스트가 건조되었고(순환 공기 건조 오븐에서 120 ℃에서 30 분) 그리고 4 MPa의 압력 및 250 ℃에서 2 분 동안 소결되었다. 소결 후 층 두께는 100 ㎛이었다. 소결된 금속층들은 이어지는 테스트를 위해 산화된 구리 포일로부터 분리되었다.
b) 전단 강도의 측정을 위한 시료의 제조
특정 금속 페이스트는 75 ㎛의 습윤층 두께에서 DCB 기판의 4 mm·4 mm의 전체 표면 영역 상으로 스텐실 프린팅에 의해 도포되었다. 그 다음, 시료는 순환 공기 건조 오븐에서 120 ℃에서 30 분 동안 건조되었다. 실리콘 칩들이 150 ℃의 온도에서 4 mm·4 mm의 그들의 은 접촉 표면에 의해 건조된 페이스트들 상에 배치되었다. 실리콘 칩들은 DCB에 부품들을 소결하기 위해 4 MPa 및 250 ℃에서 2 분 동안 가열되었다.
소결 후, 본딩(bonding)이 전단강도를 시험함에 의해 측정되었다. 이와 관련해서, 260 ℃에서 0.3 mm/s의 속도로 시어링 치즐(shearing chisel)로 전단되었다. 힘은 로드셀(load cell)에 의해 측정되었다(DAGE 2000 device made by DAGE, Germany).
프리 소결층의 곡률 및 탄성계수는 100 시간 동안 200 ℃에서 오랜 기간 온도응력 후에 또는 없이 굽힘 시험에 의해 측정되었으며, 각 경우 위에서 설명된 과정을 따른다. 아래 테이블은 얻은 측정 결과들을 나타낸다:
Claims (12)
- 금속 페이스트로서, 상기 금속 페이스트는 (A) 적어도 하나의 유기 화합물을 함유하는 코팅을 포함하는 구리 및/또는 은 입자들 75 내지 90 중량%, (B) 유기 용매 5 내지 20 중량%, 및 (C) 입자들(A)와는 상이하며 0.2 내지 10 ㎛ 범위의 평균 입도(d50)를 갖는 적어도 하나의 유형의 금속 입자들 2 내지 20 중량%를 포함하며, 성분(C)의 금속 입자들은 몰리브덴 입자들 및 10 내지 90 중량%의 은 함량을 갖는 니켈 코어-은 재킷 입자들로 구성되는 군으로부터 선택되는 것을 특징으로 하는 금속 페이스트.
- 제1항에 있어서,
구리 및/또는 은 입자들(A)이 플레이크 형상을 취하는 것을 특징으로 하는 금속 페이스트. - 제1항 또는 제2항에 있어서,
적어도 하나의 유기 화합물은 유리지방산, 지방산염 및 지방산에스테르로 구성되는 군으로부터 선택되는 것을 특징으로 하는 금속 페이스트. - 선행하는 항들 중 어느 한 항에 있어서,
니켈 코어-은 재킷 입자들의 은 함량은 15 내지 30 중량%의 범위인 것을 특징으로 하는 금속 페이스트. - 제4항에 있어서,
니켈 코어-은 재킷 입자들은 25 중량%의 은 함량을 갖는 것을 특징으로 하는 금속 페이스트. - 선행하는 항들 중 어느 한 항에 있어서,
