Claims (5)
- 복수 개의 기판을 적층하여 수용하는 반응관 내에, 비스 터셜 부틸 아미노 실린과 NH3를 원료가스로서 상기 반응관 내에 흐르게 하여 열 CVD 법에 의해 상기 기판 상에 질화실리콘막을 성막하는 공정을 포함하는 반도체 장치의 제조방법으로서,인접하는 상기 기판 사이의 거리(a)와 상기 기판의 단부와 상기 반응관 내벽 사이의 거리(b)를 거의 동일하게 하여 상기 기판 상에 상기 질화실리콘막을 성막하는 것을 특징으로 하는 반도체 장치의 제조방법.
- 복수 개의 기판을 적층하여 수용하는 반응관 내에, 비스 터셜 부틸 아미노 실린과 NH3와 N2O를 원료가스로서 상기 반응관 내에 흐르게 하여 열 CVD 법에 의해 상기 기판 상에 산화질화실리콘막을 성막하는 공정을 포함하는 반도체 장치의 제조방법으로서,인접하는 상기 기판 사이의 거리(a)와 상기 기판의 단부와 상기 반응관 내벽 사이의 거리(b)를 거의 동일하게 하여 상기 기판 상에 상기 산화질화실리콘막을 성막하는 것을 특징으로 하는 반도체 장치의 제조방법.
- 제1항 또는 제2항에 있어서,상기 기판의 단부와 상기 반응관 내벽 사이의 상기 거리(b)와 상기 인접하는 기판 사이의 상기 거리(a)와의 비(b/a)의 값을 0.5 이상 1.1 이하로서 상기 기판 상에 성막하는 것을 특징으로 하는 반도체 장치의 제조방법.
- 반응관과,상기 반응관 내에 었어서 복수 개의 기판을 적층하여 유지가능한 기판유지수단과,상기 반응관 내에, 비스 터셜 부틸 아미노 실린과 NH3를 원료가스로서 상기 반응관 내에 흐르게 하여 공급하는 가스공급수단과,가열수단을 구비하고,인접하는 상기 기판 사이의 거리(a)와 상기 기판의 단부와 상기 반응관 내벽 사이의 거리(b)를 거의 동일하게 하여 상기 기판 상에 열 CVD 법에 의해 질화실리콘막을 성막하는 것을 특징으로 하는 반도체 제조장치.
- 반응관과,상기 반응관 내에 었어서 복수 개의 기판을 적층하여 유지가능한 기판유지수단과,상기 반응관 내에, 비스 터셜 부틸 아미노 실린과 NH3과 N2O 를 원료가스로서 상기 반응관 내에 흐르게 하여 공급하는 가스공급수단과,가열수단을 구비하고,인접하는 상기 기판 사이의 거리(a)와 상기 기판의 단부와 상기 반응관 내벽 사이의 거리(b)를 거의 동일하게 하여 상기 기판 상에 열 CVD 법에 의해 산화질화실리콘막을 성막하는 것을 특징으로 하는 반도체 제조장치.
