Claims (4)
- (A) 하기 화학식 1로 표시되는 에폭시 수지,(B) 하기 화학식 2로 표시되는 페놀 수지 경화제,(C) 하기 평균 조성의 화학식 3으로 표시되는 페닐기 및 오르가노옥시기 함유 오르가노실록산, 및(D) 무기 충전제를 함유하여 이루어지는 것을 특징으로 하는 반도체 봉지용 에폭시 수지 조성물.<화학식 1><화학식 2><화학식 3>R3 aR4 bSi(OR5)c(OH)dO(4-a-b-c-d)/2식 중,R1및 R2는 각각 수소 원자, 탄소수 1 내지 4의 알킬기 및 페닐기에서 선택되는 동일하거나 또는 상이한 원자 또는 기이고,R3은 페닐기이고,R4는 탄소수 1 내지 6의 1가 탄화수소기 및 수소 원자에서 선택되는 기이고,R5는 탄소수 1 내지 4의 1가 탄화수소기이고,n 및 m은 각각 0 내지 10이고,a, b, c 및 d는 각각 0.5≤a≤2, 0≤b≤1, 0.42≤c≤2.5, 0≤d≤0.35이며, 또한 0.92≤a+b+c+d≤2.8 범위의 수이다.
- 제1항에 있어서, (C) 성분의 페닐기 및 오르가노옥시기 함유 오르가노실록산의 평균 중합도가 2.5 내지 100인 반도체 봉지용 에폭시 수지 조성물.
- 제1 또는 2항에 있어서, (C) 성분의 페닐기 및 오르가노옥시기 함유 오르가노실록산이 분자 중에 하기 화학식 4로 표시되는 3관능성 실록산 단위를 50 몰% 이상 함유하는 것인 반도체 봉지용 에폭시 수지 조성물.<화학식 4>R6SiX3식 중,R6은 상기 R3또는 R4와 동일한 1가 탄화수소기 또는 수소 원자이고,X는 -OH, -OR5(여기서, R5는 제1항에서 정의한 바와 같음) 또는 실록산 잔기이고, 동시에 하나의 Si 원자에 결합되어 있는 3개의 X 중 적어도 하나는 실록산 잔기이다.
- 제1 내지 3항 중 어느 한 항 기재의 반도체 봉지용 에폭시 수지 조성물의 경화물로 봉지된 반도체 소자.
