- 제 1항에 있어서, 0 몰% 초과 10 몰% 이하의 수소 적재량(loading)을 갖는 것을 특징으로 하는, 응집된 결정성 실리콘 분말.
- - 1종 이상의 증기 또는 기체 도핑 물질을 함유할 수 있는 1종 이상의 증기 또는 기체 실란, 및- 수소를- 고온 벽 반응기 내에서 가열하고,- 반응 혼합물을 냉각하고,- 반응 생성물을 기체 물질로부터 분말의 형태로 분리하는 (여기서, 실란의 비율은 실란, 도핑 물질, 수소 및 불활성 기체의 총량을 기준으로 0.1 내지 90 중량%이고, 수소의 비율은 수소, 실란, 불활성 기체 및 도핑 물질의 총량을 기준으로 1 몰% 내지 96 몰%임)것을 특징으로 하는, 제 1항 내지 8항 중 어느 한 항에 따른 응집된 결정성 실리콘 분말의 제조 방법.
- 제 9항에 있어서, 실란이 SiH4, Si2H6, ClSiH3, Cl2SiH2, Cl3SiH 및 SiCl4로 이루어진 군으로부터 선택된 1종 이상의 화합물인 것을 특징으로 하는 방법.
- 제 9항에 있어서, 사용되는 실란이 화합물 N(SiH3)3, HN(SiH3)2, H2N(SiH3), (H3Si)2NN(SiH3)2, (H3Si)NHNH(SiH3), H2NN(SiH3)2의 군으로부터 선택되는 것을 특징으로 하는 방법.
- 제 9항에 있어서, 도핑 물질이 인, 비소, 안티몬, 비스무트, 붕소, 알루미늄, 갈륨, 인듐, 탈륨, 유로퓸, 에르븀, 세륨, 프라세오디뮴, 네오디뮴, 사마륨, 가돌리늄, 테르븀, 디스프로슘, 홀뮴, 툴륨, 이테르븀, 루테튬, 리튬, 게르마늄, 철, 루테늄, 오스뮴, 코발트, 로듐, 이리듐, 니켈, 팔라듐, 플라티늄, 구리, 은, 금, 아연의 수소-함유 화합물의 군으로부터 선택되는 것을 특징으로 하는 방법.
- 제 9항에 있어서, 도핑 물질이 리튬 금속 또는 리튬 아미드 (LiNH2)인 것을 특징으로 하는 방법.
