Description
Claims (20)
- 기판 위에 유전체층과 금속층을 적층한 저방사율 투명 적층체에 있어서, 적어도 1층의 유전체층이 적어도 1층의 비결정성층에 의해 막두께 방향으로 분할됨으로써 상측의 유전체층이 하측의 유전체층보다 결정배향성이 낮아지며, 상기 비결정성층에 의해 분할되는 유전체층이 Zn, Sn, Ti, In, Bi로 이루어진 군으로부터 선택되는 적어도 1종의 금속을 포함하는 산화물층이고, 상기 비결정성층이 질화물층, 산질화물층, 비결정성 산화물층으로 이루어진 군으로부터 선택되는 적어도 1층으로 되고, 상기 비결정성층의 막두께가 3 nm 이상 30 nm 이하인 것을 특징으로 하는 저방사율 투명 적층체.
- 삭제
- 제1항의 저방사율 투명 적층체에 있어서, 상기 비결정성층에 의해 분할되는 유전체층이 산화아연을 주성분으로 하는 층인 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 비결정성층에 의해 분할되는 유전체층 중 적어도 1층이, 기판으로부터 가장 가까운 금속층으로 기준으로 하여, 기판과는 반대쪽에 위치하는 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 금속층은 1층으로 되고, 상기 비결정성층에 의해 분할되는 유전체층은 해당 금속층을 기준으로 하여, 기판과 반대쪽으로 위치하는 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 금속층이 2층 이상 설치되고, 상기 비결정성층에 의해 분할되는 유전체층 중 적어도 1층이, 기판으로부터 가장 먼 금속층을 기준으로 하여, 기판쪽에 위치하는 것을 특징으로 하는 저방사율 투명 적층체.
- 삭제
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 질화물층이 Si, Al, Ti, Sn으로 이루어진 군으로부터 선택되는 적어도 1종의 금속을 포함하는 질화물로 된 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 산질화물층이 Si, Al, Ti, Sn으로 이루어진 군으로부터 선택되는 적어도 1종의 금속을 포함하는 산질화물로 된 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 비결정성 산화물층이 Si, Al, Ti, Sn으로 이루어진 군으로부터 선택되는 적어도 1종의 금속을 포함하는 비결정성 산화물로 된 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 이 저방사율 투명 적층체의 최외층은 Si, Al, Ti, Sn으로 이루어진 군으로부터 선택되는 적어도 1종의 금속을 포함하는 질화물 또는 산질화물, 또는 비결정성 산화물로 된 보호층으로 되어 있는 것을 특징으로 하는 저방사율 투명 적층체.
- 삭제
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 비결정성층의 막두께가 5 nm 이상 20 nm 이하인 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 비결정성층의 적어도 1층이 질화규소로 된 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 유전체층이 모두 산화아연을 주성분으로 하는 층인 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 금속층과 금속산화물층의 계면 중 기판으로부터 먼 쪽의 계면에, 성막 중의 금속층의 열화를 방지하는 희생층이 삽입된 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 금속층이 Ag를 주성분으로 하는 것을 특징으로 하는 저방사율 투명 적층체.
- 제1항 또는 제3항의 저방사율 투명 적층체에 있어서, 상기 저방사율 투명 적층체의 CuKα선을 사용한 X선 회절 피크 중, 32°≤2θ(회절각)≤35°에 극대가 있는 피크의 적분폭 βi가 0.43 이상 1.20 이하인 것을 특징으로 하는 저방사율 투명 적층체.
- 제18항의 저방사율 투명 적층체에 있어서, 상기 적분폭 βi가 0.50 이상 1.20 이하인 것을 특징으로 하는 저방사율 투명 적층체.
- 제18항의 저방사율 투명 적층체에 있어서, 상기 32°≤2θ(회절각)≤35°에 극대가 있는 피크가, 산화아연의 (002) 회절선을 토대로 하는 피크인 것을 특징으로 하는 저방사율 투명 적층체.
