体装置において、金線が正常な状態にあるときの
チツプ断面図、第４図ｂは従来の半導体装置にお
いて、金線が押し潰されたときのチツプ断面図で
ある。 ４…金線、２１…シリコン基板、２２…シリコ
ン酸化膜、２３…保護膜、２４…Ａｌ配線金属膜
、３１…レジスト、３２…窪み。

Claims (1)
- ウエーハの、スクライブする領域に窪みを形成
し、該窪みを含むウエーハ上表面に保護膜を形成
し、該保護膜のボンデイングパツド領域部を除去
し、ウエーハスクライブ後に、上記窪みとウエー
ハ表面とで形成されたエツジ部分が、保護膜で覆
われていることを特徴とする半導体装置。
