Description

【発明の詳細な説明】 〔産業上の利用分野〕 本発明は半導体装置用リードフレームの構造に関する。
〔従来の技術〕
従来の半導体装置用リードフレームはその材質である金
属がモールド成型工程まで露出した構造となっている。
〔発明が解決しようとする問題点〕
上述した従来の半導体装置用リードフレームはその材質
金属が露出した構造となっているので半導体装置の製造
工程、ワイヤーボンデイングルモールド封入工程におい
てボンディングワイヤー又はリードフレームが外部等の
力をうけて変形しインナーリード部同志、ボンディング
ワイヤーとインナーリード又はアイランドとが接触して
半導体装置のショート不良が起こるという尖点がある。
〔問題点を解決するための手段〕
本発明の半導体装置用リードフレームは電気的、　　接
続を必要とする一ンナーリードのワイヤーボンディング
部、支はインナーリードのワイヤーボンディング部とア
イランドのチップマウント部以外の電気的接続が不要が
部分の表面に絶縁膜を有する。
〔実施例〕
次に本発明について図面で説明する。
第１図は本発明の一実施例の平面図である。第２図は第
１図のＡ−Ａ’　線断面図である。第１図、第２図にお
いてボンディング部３及びチップマウント部６を除いた
インナーリード部全体を絶縁膜で覆った場合の実施例で
ある。
〔発明の効果〕
以上説明した中に本発明は半導体用リードフレームの電
気的接続が不要な部分を絶縁膜で覆うととＫよシ、半導
体装置製造工程においてたとえインナーリード又はボン
ディングワイヤーが変形して他のインナーリード又はア
イランドに接触しても半導体装置のシ冒−ト不良には至
らない為、品質、信頼性共に向上できる効果がある。又
更にインナーリード同志が接触してもシ１−トに至らな
い為、インナーリードの先端をアイランドに近づけるこ
とが可能になりボンディングワイヤー長を短かくするこ
とができボンディング性を向上させることができる効果
もある。

    【特許請求の範囲】
  1. 半導体装置用リードフレームにおいて、リードフレーム
    金属の露出させる必要のある部分を除いて絶縁膜で覆う
    ことを特徴とする半導体用リードフレーム。
