Claims (1)
- 真空容器内に設けられた対向電極板の一方にウ
エハを保持し、外部から反応性気体を前記電極板
間に送り込み、物理的化学的作用によりウエハ表
面をエツチングあるいは成膜を行う半導体ドライ
プロセス装置において、ウエハを保持する電極板
に、ウエハ径と等しい大きさの、電極表面に垂直
方向に移動できる可動電極部を設けたことを特徴
とする半導体ドラスイプロセス装置。
