- 【実用新案登録請求の範囲】 基台と、基台上に気密に被冠された石英チヤン
バーと、石英チヤンバーの周壁にそつて対設され
た内部電極および外部電極と、基台を貫通して石
英チヤンバー内に半導体ウエーハを密閉配置する
ウエーハステージとを具備し、内部電極と外部電
極との間の放電によりイオン化したガスにて半導
体ウエーハをエツチングする装置において、 上記基台に、石英チヤンバーの周壁と内部電極
との間に開口するガス導入通路を形成したことを
特徴とする半導体製造装置。
