Claims (1)

  1. 【実用新案登録請求の範囲】 、（１）ウェハ加熱用熱板上に、下面開口する減圧箱を
    載置することにより減圧室を形成し、かつ該減圧室に、
    不活性ガス給気孔と排気孔を設けてなる半導体ウェハの
    乾燥装置。 （２）熱板上面要所に、ウェハ吸着孔を穿設してなる実
    用新案登録請求の範囲第（１）項に記載の装置。 （３）熱板に電気ヒータを内蔵してなる実用新案登録請
    求の範囲第（１）項又は第（２）項に記載の装置。 （４）　　不活性ガス給気孔と排気孔を、それぞれウェ
    ハの一側方と他側方に設けてなる実用新案登録請求の範
    囲第（１）項乃至第（３）項のいずれかに記載の装置。 （５）不活性ガス給気孔と排気孔を、熱板に設けてなる
