Description

【発明の詳細な説明】 本発明は半導体装置の製造方法に関する。
従来の半導体集積回路におけるリンガラス層のａｔは、
ＣＶ　Ｄ　ＰＥ１３層の形１ｔ！により行なわれてお９
．０ＶＤｉｌ置による欠点としては、欠陥の多い事があ
けられる。
本発明はかかる欠点を除去した本のでその目的は、リン
ガラス層における欠陥の減少、及び歩留の向上にある。
以下実施例に基づいて本発明の詳細な説明す石。
第１図〜第３図は、本発明により一部実施例である。
第１図はシリコンゲー）ＭＯ８半導体集積回路プロセス
における、ソースドレイン形成後の断面図であり、１け

可能である。この後、電極引出用穴あけ、電極配線の形
成等によｊ　Ｍ　Ｏａｌｌ半導体集積回路が作成され為
。
以上より本発明は欠陥の少ない、！Ｉ！面の平担な半導
体集積回路を提供できる岬すぐれた効果を有するもので
ある、本発明は上記適用例だけではなく、上記リンドー
プＩリシダコンを部分的Ｋｌｌ化する岬の方法により、
二重ポリシリ；ンゲート岬に適用ができる。

    【特許請求の範囲】
  1. 不純物としてリンを含む、ポリシリコンを熱酸化する事
    により、リンガラス層を形成する事を特徴とする半導体
    装置の製造方法。
