Description
【発明の詳細な説明】
本発明は、オプティカル・ファイバ(optic−al
fiber)を利用する通信において使用する光検出用
ダイオードに関する。

従来、ゲルマニウムまたはシリコンで作られるpn接合
アバランシェ・ホトダイオードは周知である。

は検出および増幅すべき光に対して透明な材料で作られ

本発明のホトダイオードの特徴は最初の接合素子が中央
部分と周辺部分とを有し、これらの部分はダイオードの
端子に加えられる与えられた電位の作用の下に、アバラ
ンシェ電界が中央部のみに得られるような幾何学的な形
状を有することである。

以下、図面を参照して本発明の詳細な説明する。
第1図にはn形ガリウム・ヒ素G a A sで作られ
た基板2を有するヘテロ接合ダイオード1を示す。

本発明の目的は、30■程度の低電圧においてアバラン
シェ電界がダイオードの中央領域で達成されるように、
強くされたダイオードを提供することである。

第2図は本発明の実施例を示すものである。
ドナー不純物濃度が1018at/−程度のn形ガリウ
ム・ヒ素(GaAs)の基板10の上には、たとえばG
aAs溶液を含むガリウム浴内で液相においてエピタキ
シャル成長法により、1017at/dよりも低いドナ
ー濃度またはアクセプタ濃度を有するn形またはp形の
GaAsの層2が2〜10ミクロンの厚さで付着される
。

Claims (1)
- 1 検出すべき光を受けるためその光に対して透明なG
aAlAs構造の第1導電型の第1半導体領域と、前記
光に対して不透明であり弱くドープされたG a A
s構造の第2半導体領域と、前記第1導電型とは逆の導
電型のGaAs構造の第3半導体領域と、前記第1及び
第3半導体領域に形成され逆バイアスを印加するための
電極とを具えたアバランシェ・ホトダイオードにおいて
、前記第2半導体領域はその中央部分において1〜2ミ
クロンの厚さを有し且つ周辺部分において3ミクロンの
厚さを有し1017atメ傭以下の割合の不純物濃度で
ある第1の層から成るようにし、また前記第1半導体領
域は2ミクロン程度の厚さで1018at/−程度の不
純物濃度を有し前記第1の層の上に形成した第2の層か
ら成るようにしたことを特徴とするヘテロ接合を有する
アバランシェ・ホトダイオード。
