結晶光電変換層(4)は0.5〜20μmの範囲内の平
均厚さを有し、多結晶光電変換層(4)の両主面の少な
くとも一方は表面テクスチャ構造を有し、そのテクスチ
ャ構造は多結晶光電変換層(4)の厚さの1/2より小
さくかつ実質的に0.05〜3μmの範囲内の高低差を
有する微細な凹凸を含んでいる。
Description
変換効率の改善に関し、特に、多結晶薄膜光電層内にお
ける光電変換効率の改善に関するものである。
な因子として、有効波長感度領域の広さ,光吸収係数の
大きさ,キャリア移動度の大きさ,少数キャリアの寿命
の長さなどがある。これらのいずれもが光電変換装置の
高効率化において重要な物性パラメータであるが、特
に、薄膜光電変換装置においては吸収係数の大きさが重
要な因子となる。すなわち、光電変換層が薄膜であると
き、吸収係数の小さな長波長領域において十分な光吸収
が生ぜず、光電変換量が光電変換層の膜厚によって制限
されることになる。したがって、長波長の光に感度を有
しかつ高い吸収係数を兼ね備えた薄膜光電変換装置が望
まれている。
コン太陽電池に代表的に用いられているように、幅広い
波長領域の光に感度を有する薄膜光電材料が開発されて
いる。しかし、光電材料が薄膜である場合、光の波長が
長いほど光電材料の吸収係数が減少するので、薄膜全体
の光吸収が膜厚によって制限されてしまい、全感度波長
領域における有効な光電変換が困難となる。
内に入射した光が外部に逃げにくい光散乱構造を形成す
ることによって、大きな光電流を発生させ得る薄膜光電
変換装置を提供することを目的としている。
換装置は、第1と第2の主面を有しかつ実質的に多結晶
の光電変換層と、その第2の主面を覆う金属薄膜とを含
み;多結晶光電変換層は実質的に多結晶シリコン薄膜か
らなりかつ0.5〜20μmの範囲内の平均厚さを有
し;多結晶光電変換層の少なくとも第1の主面は表面テ
クスチャ構造を有し、そのテクスチャ構造は多結晶光電
変換層の平均厚さの1/2より小さくかつ実質的に0.
05〜3μmの範囲内の高低差を有する微細な凹凸を含
むことを特徴としている。

変換層の第1の主面上に堆積させられた実質的にアモル
ファスのシリコン薄膜からなるアモルファス光電変換層
をさらに含んでもよい。

略的に図解されている。この薄膜光電変換装置は、ガラ
ス基板1上に順次積層された下地導電層2,金属反射層
3,多結晶光電変換層4,および透明導電層5を含んで
いる。
以上の温度において熱CVD法を用いて、高濃度にリン
がドープされたn+ 型多結晶シリコン層をガラス基板1
上に堆積することができる。このとき、熱CVD条件
(温度,圧力,反応ガス流量等)を適切に調節すること
によって、下地導電層2の自由表面2Sに微細な凹凸を
含むテクスチャ構造を形成することができる。これらの
凹凸は、たとえば0.05〜3μmの範囲内の高低差で
形成し得る。

を含む混合ガスを用いたプラズマCVD法によって形成
され得る。次に、実質的に真性の半導体であるi型層4
iは、導電型不純物を含まないシランガスと水素との混
合ガスを用いたプラズマCVD法によって堆積される。

(温度,圧力,ガス流量,高周波電力等)の調節によっ
て制御することができ、これにより、光電変換層4内で
優先的に散乱される光の波長を選択することも可能であ
る。すなわち、長波長の光を多結晶光電変換層4内で優
先的に散乱させることにより、特に長波長の光に関する
光吸収量を増大させることができる。

ものに相当する範囲が好ましい。したがって、界面3S
および凹凸表面4Sにおける高低差は0.08〜1μm
の範囲内にあることがより好ましい。

フである。このグラフにおいて、縦軸は凹凸表面の最も
突出した点を基準に定められた0レベルからの深さ(n
m)を表わし、横軸はその深さの位置に存在する自由表
面の相対的頻度を表わしている。この測定は、5000
nm×5000nmの正方形の領域を縦横にプローブで
スキャンすることによって行なわれた。図3のグラフに
よれば、表面2Sの凹凸の平均レベルは基準の0レベル
から約159nmの深さにあり、最も深い凹部が約31
8nmであることがわかる。

率を表わしている。曲線4Aは図1に示されているよう
な薄膜光電変換装置の特性を表わし、曲線4Bは、図1
に類似しているが表面テクスチャ構造と金属反射層3と
を含まない薄膜光電変換装置の吸収特性を表わしてい
る。図4から明らかなように、図1に示されているよう
な光閉込め構造を有する薄膜光電変換装置においては、
近赤外領域で顕著な光吸収を生じることが理解されよ
う。
め構造を有する薄膜光電変換装置の外部量子効率を示し
ている。すなわち、図5において横軸は光の波長(n
m)を表わし、縦軸は外部量子効率を表わしている。曲
線5Aは図1に示されているような薄膜光電変換装置の
外部量子効率を表わし、曲線5Bは、図1に類似してい
るがテクスチャ構造と金属反射膜3を含まない構造を有
する光電変換装置の外部量子効率を表わしている。図5
から明らかなように、図1に示されているような光閉込
め構造を有する薄膜光電変換装置は、そのような光閉込
め構造を有しないものに比べて360〜1200nmの
広い波長範囲で優れた外部量子効率を示し、特に、80
0nmの長波長の光に関して約50%の高い外部量子効
率を有している。
しかつ3μmの厚さの多結晶光電変換層4を含む光電変
換装置に関する光学特性の測定結果が示されている。図
6のグラフにおいて、横軸はSiの吸収係数の逆数であ
る吸収長(nm)を表わし、縦軸は内部量子効率の逆数
を表わしている。このグラフに示された多結晶光電変換
層は、260μmの実効光学長を有している。すなわ
ち、この多結晶光電変換層の実効光学長は、その膜厚の
120倍に増大している。ここで、実効光学長は、シリ
コン単結晶の吸収係数から求めた吸収長と光電変換装置
の1000nm以上の波長範囲の内部量子効率の逆数と
を直線回帰することによって得られる直線の勾配の逆数
として求められる。
例として、TCO層2上に、300nmのAg薄膜3;
0.5原子%の水素を含み2μmの厚さを有する多結晶
光電変換層4;および80nmのITO層からなる透明
電極5が順次積層された。このように形成された光電変
換装置では、28mAの短絡電流、0.45Vの開放電
圧、および9%の変換効率を得ることができた。
する薄膜光電変換装置において、プラズマCVD法で形
成された多結晶光電変換層4が0.1原子%以上で30
原子%以下の範囲内の水素を含有するとき、0.45V
以上の開放電圧が得られ、1原子%以上で15原子%以
下の範囲内の水素を含むときには0.5V以上の開放端
電圧を得ることが可能である。これは、多結晶光電変換
層が水素原子を含むことによって、光電変換層内の欠陥
が低減させられ得ることによるものと考えられる。水素
原子の含有量は、2次イオン質量分析法によって評価す
ることができる。
層2を含んでいるが、この下地導電層2は本発明におい
て必ずしも不可欠なものではない。すなわち、ガラス基
板1上に直接Ag層3を比較的厚く(約300nm〜5
00nm)堆積すれば、下地層2がなくても、そのAg
層3の表面に微細な凹凸を含む表面テクスチャを形成す
ることができる。このようなAg層は、たとえば200
〜300℃の基板温度における真空蒸着によって形成す
ることができる。また、Ag層3とガラス基板1との間
の付着性を考慮すれば、Ag層3とガラス基板1との間
に約50nm厚さのTi薄膜層を挿入すればより好まし
く、そのようなTi層はスパッタリングや蒸着によって
形成することができる。
よる薄膜光電変換装置を模式的な断面図で図解してい
る。図7の光電変換装置は図1のものに類似している
が、多結晶光電変換層4と金属反射層3との間に透明導
電層からなるバッファ層3aが挿入されている。このバ
ッファ層3aはキャリアの再結合を低減するように作用
し、また金属層3からの反射光を光電変換層4内に閉じ
込める効果を高めるように作用する。バッファ層3aと
して、透明導電物質ZnO,In2 O3 ,SnO2およ
びCdOの少なくとも1つ、または透光性半導体物質F
e2 O3 ,TiO,ZnSeおよびZnSの少なくとも
1つを用いることができる。一例として、TCO層2上
に、300nmのAg薄膜3;80nmのZnO薄膜か
らなるバッファ層3a;2μm厚さの多結晶光電変換層
4;および80nmのITO層からなる透明電極5を順
次積層することによって、図7の構造を有する薄膜光電
変換装置が作成された。この光電変換装置では、30m
Aの短絡電流,0.49Vの開放電圧,および11%の
変換効率を得ることができた。
電変換装置のTEM写真の一例を示しており、下部の白
い線分は200nmの長さを表わしている。図8のTE
M写真においては、微細な凹凸を含む表面テクスチャ構
造のみならず、多結晶光電変換層4内において<110
>方向に延びる柱状晶が観察され得る。そして、それら
の柱状晶の<110>方向は、光電変換層の厚さ方向に
対してずれ角が約15度以下の範囲内でほぼ平行になっ
ている。
電変換装置において、ZnOのバッファ層3aの厚さが
分光感度スペクトルに及ぼす影響を示すグラフである。
このグラフにおいて、横軸は光の波長(nm)を表わ
し、縦軸は分光感度(A/W)を表わしている。この分
光感度におけるWは入射光のエネルギをワットで表わし
たものであり、Aは光電変換装置から出力される電流量
をアンペアで表わしたものである。なお、下地導電層2
としてはTiが用いられた。曲線9A,9B,9Cは、
それぞれ、80nm,1000nm,および0nmの厚
さを有するZnOのバッファ層3aを含む光電変換装置
に対応している。曲線9Aと曲線9Cの比較から明らか
なように、80nmの厚さを有するZnOのバッファ層
3aを含む光電変換装置は、そのようなバッファ層を含
まない光電変換装置に比べて分光感度が著しく増大して
いることがわかる。しかし、曲線9Aと9Bの比較から
明らかなように、ZnOバッファ層3aの厚さが100
0nmに増大させられた場合には、80nmの厚さのZ
nOバッファ層の場合に比べて、逆に分光感度が低下す
ることがわかる。このような調査から、バッファ層3a
の厚さは、0.005〜0.15μmの範囲内にあるこ
とが好ましい。

解している。図10の光電変換装置は図7のものに類似
しているが、多結晶光電変換層4と透明電極層5との間
にアモルファス光電変換層6が挿入されている。すなわ
ち、図10の薄膜光電変換装置は、多結晶光電変換層4
上にアモルファス光電変換層6が積層されたタンデム型
の薄膜光電変換装置である。アモルファス光電変換層6
は、n型のアモルファスシリコン層6n,実質的に真性
のアモルファスシリコン層6i,およびp型のアモルフ
ァスシリコン層6pを含んでいる。図7の光電変換装置
の場合と同様に、300nm厚さのAg薄膜の金属反射
層3;80nm厚さのZnO薄膜のバッファ層3a;
0.5原子%水素を含み2μmの厚さの多結晶光電変換
層4;0.4μm厚さのアモルファス光電変換層6およ
び80nm厚さのITO層の透明電極5を含むタンデム
型薄膜光電変換装置が作成された。
mAの短絡電流,1.4Vの開放電圧,および13.5
%の変換効率を有していた。すなわち、図7の薄膜光電
変換装置に比べて、図10のタンデム型薄膜光電変換装
置では短絡電流が減少するが高い開放電圧を得ることが
でき、また短波長の光をアモルファス光電変換層6で効
率よく吸収しかつ長波長の光を多結晶光電変換層4で吸
収することができるので、光電変換効率も著しく改善さ
れることがわかる。
係数、特に長波長領域における光吸収係数が改善された
薄膜光電変換装置を提供することができ、その薄膜光電
変換装置においては大きな短絡電流および高い開放電圧
が得られるとともに、高い光電変換効率を得ることがで
きる。

Claims (13)
- 【請求項1】 第1と第2の主面を有しかつ実質的に多
結晶の光電変換層と、 前記第2の主面を覆う金属薄膜とを含み、 前記多結晶光電変換層は実質的に多結晶シリコン薄膜か
らなりかつ0.5〜20μmの範囲内の平均厚さを有
し、 少なくとも前記第1の主面は表面テクスチャ構造を有
し、そのテクスチャ構造は前記平均厚さの1/2より小
さくかつ実質的に0.05〜3μmの範囲内の高低差を
有する微細な凹凸を含むことを特徴とする薄膜光電変換
装置。 - 【請求項2】 前記多結晶光電変換層に含まれる多くの
結晶粒の<110>方向は前記厚さの方向に対してずれ
角が15度以下の範囲内でほぼ平行であることを特徴と
する請求項1に記載の薄膜光電変換装置。 - 【請求項3】 前記第2の主面も表面テクスチャ構造を
有し、そのテクスチャ構造は前記平均厚さの1/2より
小さくかつ実質的に0.05〜3μmの範囲内の高低差
を有する微細な凹凸を含むことを特徴とする請求項1ま
たは2に記載の薄膜光電変換装置。 - 【請求項4】 前記多結晶光電変換層は、体積結晶化分
率80%以上の多結晶シリコンであって、その水素含有
量が0.1原子%以上で30原子%以下であることを特
徴とする請求項1から3のいずれかの項に記載の薄膜光
電変換装置。 - 【請求項5】 前記多結晶光電変換層は、1〜10μm
の平均厚さを有し、また前記第1と第2の主面の少なく
とも一方が有する表面テクスチャ構造は、0.08〜1
μmの範囲内の高低差を有する微細な凹凸を含むことを
特徴とする請求項1から4のいずれかの項に記載の薄膜
光電変換装置。 - 【請求項6】 前記第1と第2の主面の少なくとも一方
が有する表面テクスチャ構造は、0.1〜0.5μmの
範囲内の高低差を有する微細な凹凸を含むことを特徴と
する請求項5に記載の薄膜光電変換装置。 - 【請求項7】 前記金属薄膜は500〜1200nmの
範囲内の波長の光に対して高い反射率を有することを特
徴とする請求項1から6のいずれかの項に記載の薄膜光
電変換装置。 - 【請求項8】 前記金属薄膜のうち、少なくとも前記多
結晶光電変換層に対面する面はAg,Au,Cu,Al
およびPtから選択された1つまたはそれを含む合金に
よって形成されていることを特徴とする請求項7に記載
の薄膜光電変換装置。 - 【請求項9】 前記金属薄膜と前記多結晶光電変換層と
の間に、0.005〜0.15μmの範囲内の厚さを有
する透明導電性または透光性半導体のバッファ層が介在
させられていることを特徴とする請求項1から8のいず
れかの項に記載の薄膜光電変換装置。 - 【請求項10】 前記バッファ層はZnO,In
2 O3 ,SnO2 、ZnS、Fe2 O3 、TiO、Zn
SおよびZnSeから選択された1つを含むことを特徴
とする請求項9に記載の薄膜光電変換装置。 - 【請求項11】 前記表面テクスチャ構造を有する前記
多結晶光電変換層は前記平均厚さの10倍以上の実効光
学長を有することを特徴とする請求項1から10のいず
れかの項に記載の薄膜光電変換装置。 - 【請求項12】 前記表面テクスチャ構造を有する前記
多結晶光電変換層は800nmの波長の光に関して50
%以上の外部量子効率を有することを特徴とする請求項
1から11のいずれかの項に記載の薄膜光電変換装置。 - 【請求項13】 前記多結晶光電変換層の前記第1の主
面上に堆積された実質的にアモルファスのシリコン薄膜
からなるアモルファス光電変換層をさらに含むことを特
徴とする請求項1から12のいずれかの項に記載の薄膜
光電変換装置。
