- 【実用新案登録請求の範囲】 −導電型基板上に堆積した逆導電型のエピタキ
シヤル層にバイポーラトランジスタを形成し、バ
イポーラトランジスタ間の基板領域に素子分離領
域を形成してなる半導体装置において、 素子分離領域は、エピタキシヤル層に形成した
溝を、底壁が基板に達して連続する基板と同一導
電型を示す全周壁層と、逆導電型の底壁領域と、
誘電体とによつて充填されてなることを特徴とす
る半導体装置。
