Claims (1)
- 可変容量ダイオードに於いて、第１導電型の半
導体基板に形成された第１導電型の高濃度拡散層
と、該第１導電型の拡散層内に、内部が半導体基
板主表面での開口部より広い壷状の空洞から拡散
されてなる壷型の第２導電型の拡散層と、該第１
導電型及び第２導電型の拡散層から形成されたＰ
Ｎ接合と、該半導体主表面に該第２導電型の拡散
層が露呈する部分に形成された電極を有すること
を特徴とする可変容量ダイオード。
