置の一実施例であつて、中心線より片側の表面図
である。第２図は、本考案に係る可変容量ダイオ
ード装置の一実施例の断面図である。第３図は、
従来の可変容量ダイオード装置を説明する為の断
面図である。 １：可変容量ダイオード装置、２：半導体基板
、３，３′：絶縁層、４：Ｎ＋型拡散層、５：Ｐ
＋型拡散層、６：Ｎ＋型拡散層、７：導電層、８
：電極、９：ワイヤー、１０：クラツク、１２：
タブ、１３：樹脂、１４：スクライブライン。

Claims (1)
- 第１導電型の半導体基板に、該半導体基板と、
同じ導電型の第１の拡散層を設け、該第１の拡散
層の導電型と反対の導電型の第２の拡散層を形成
することによつて、ＰＮ接合が形成された可変容
量ダイオード装置に於いて、該ＰＮ接合の外周に
第１導電型の第３の拡散層が形成され、該ＰＮ接
合の露呈部分を覆い且つ該第３の拡散層の露呈部
分を覆つた第１の絶縁膜が被着され、該第３の拡
散層との接触面を除き可変容量ダイオード装置の
切断面に至る第２の絶縁膜が被覆され、該第３の
拡散層に接触する導電層が該半導体基板の外周縁
に至ることなく、該第２の絶縁膜が該半導体基板
の外周縁の表面に露呈していることを特徴とする
可変容量ダイオード装置。
