Description
a)金イオン;
b)亜硫酸イオン;
c)ヨウ化物イオン;及び
d)式(1)
各Xは、アルカンジイル基であり;
R1、R2、R3及び各R4は、独立してアルカンジイル基であり;
Mは、独立して水素、金属原子又はカチオン形成基であり;
各nは、有理数であり、それぞれのMの価数に応じて選択され;
bは、1~10の範囲の整数である)
による少なくとも1種のホスホネート化合物
を含む、本発明による無電解金めっき浴によって解決される。
(i)表面を有する基板を準備する方法工程;
(ii)基板の表面の少なくとも一部分を本発明の無電解金めっき浴と接触させ;それによって基板の表面の少なくとも一部分に金層を析出させる方法工程
をこの順序で含み、好ましくは基板の少なくとも一部分は、ニッケル又はリンニッケルからなる。
a)金イオン;
b)亜硫酸イオン;
c)ヨウ化物イオン;及び
d)式(1)による少なくとも1種のホスホネート化合物
を含む。
a)金イオン;
b)亜硫酸イオン;
c)ヨウ化物イオン;
d)式(1)による少なくとも1種のホスホネート化合物;
e)任意選択で、少なくとも1種のヒドロキシカルボン酸;
f)任意選択で、ポリアルキレングリコール;及び
g)任意選択で、1種又は複数種の酸、好ましくはリン酸若しくは硫酸等の鉱酸;水酸化ナトリウム若しくは水酸化カリウム等の塩基;及び/又は本発明の無電解金めっき浴のpH値を上記の値に調整するための緩衝剤、例えば、リン酸水素塩/リン酸二水素塩
を含有する水溶液からなる。
I)水溶液であって、
- 亜硫酸イオン;
- ヨウ化物イオン;
- 式(1)
各Xは、独立してアルカンジイル基であり;
R1、R2、R3及び各R4は、独立してアルカンジイル基であり;
Mは、独立して水素、金属原子又はカチオン形成基であり;
各nは、有理数であり、それぞれのMの価数に応じて選択され;
bは、1~10の範囲の整数である)
による少なくとも1種のホスホネート化合物;
- 任意選択で、少なくとも1種のヒドロキシカルボン酸;
- 任意選択で、ポリアルキレングリコール
を含む水溶液;及び
II)金イオンの水溶液
を含む、本発明の無電解金めっき浴の提供に好適なキットオブパーツに関する。
下記の成分を含有する無電解金めっき浴を、下記の成分を水に溶解することにより、調製した。まず、好適な容器に脱イオン水(DI水)を投入した。次いで、成分を、以下に示す順序で添加した:
エッジディップ試験:受け入れたままの状態、IPC条件(先に挙げた基準に準拠)での2回のリフローの時点、及び72℃、相対湿度85%での8時間のエージング後の全ての試験ボードが、試験をパスした。
ウェッティングバランス試験:受け入れたままの状態の全ての試験ボードが、設定されたA基準をパスした。IPC条件での2回のリフローの時点、及び72℃、相対湿度85%での8時間のエージング後の全ての試験ボードが、設定されたB基準をパスした。
例2:無電解金めっき浴の人為的寿命試験
後続の表に記載の成分を含有する無電解金めっき浴を、列挙した成分を水に溶解する(可能な限り先の実施例の順序を用いて)ことによって調製した。めっき浴のpHは、硫酸と水酸化ナトリウムを用いて7.0に設定した。1回目の試行では、無電解金めっき浴を使用して試験パネルに金をめっきした。結果を下記の表に要約する。
Claims (14)
- 前記無電解金めっき浴のpH値が、5.5~8.5の範囲である、請求項1に記載の無電解金めっき浴。
- 前記亜硫酸イオンの濃度が、10~150mmol/Lの範囲である、請求項1又は2に記載の無電解金めっき浴。
- 前記亜硫酸イオンの物質の量が、金イオンの物質の量と少なくとも同程度に多い、請求項1から3のいずれか一項に記載の無電解金めっき浴。
- R1、R2、R3及び各R4が、独立してC1~C6アルカンジイル基である、請求項1から4のいずれか一項に記載の無電解金めっき浴。
- bが、1~6の範囲である、請求項1から5のいずれか一項に記載の無電解金めっき浴。
- 少なくとも1種のヒドロキシカルボン酸を含む、請求項1から6のいずれか一項に記載の無電解金めっき浴。
- 前記少なくとも1種のヒドロキシカルボン酸が脂肪族である、請求項7に記載の無電解金めっき浴。
- 前記少なくとも1種のヒドロキシカルボン酸が、C1~C12ヒドロキシカルボン酸である、請求項7又は8に記載の無電解金めっき浴。
- チオ硫酸イオンを含まない、請求項1から9のいずれか一項に記載の無電解金めっき浴。
- シアン化物イオンを含まない、請求項1から10のいずれか一項に記載の無電解金めっき浴。
- 基板の表面に金層を析出させるための、請求項1から11のいずれか一項に記載の無電解金めっき浴の使用。
- 基板の表面に金層を析出させる方法であって、
(i)表面を有する基板を準備する方法工程;
(ii)基板の表面の少なくとも一部分を請求項1から11のいずれか一項に記載の無電解金めっき浴と接触させ;それによって基板の表面の少なくとも一部分に金層を析出させる方法工程
をこの順序で含む、方法。 - I)水溶液であって、
- 亜硫酸イオン;
- ヨウ化物イオン;
- 式(1)
各Xは、独立してアルカンジイル基であり;
R1、R2、R3及び各R4は、独立してアルカンジイル基であり;
Mは、独立して水素、金属原子又はカチオン形成基であり;

- 任意選択で、少なくとも1種のヒドロキシカルボン酸;

II)金イオンの水溶液
を含む、請求項1から11のいずれか一項に記載の無電解金めっき浴の提供に好適なキット。
