Description
金層は、電子部品の製造および半導体産業において非常に関心が高い。金層は、しばしば、プリント回路板、IC基板、半導体デバイスなどの製造において、はんだ付け可能かつ/またはワイヤーボンディング可能な表面として使用される。一般的に、金層は、はんだ付けおよびワイヤーボンディング前の最終的な仕上げとして使用される。銅線と銅線に結合されるワイヤとの間で十分な導電率の電気的接続および耐久性をもたらしつつワイヤーボンディングのために良好な強度をもたらすために、当技術分野において従来的に使用されている様々な層の集合体がある。とりわけ、無電解ニッケル無電解金(ENIG)、無電解ニッケル無電解パラジウム置換金(ENEPIG)、直接置換金(DIG)、無電解パラジウム置換金(EPIG)および無電解パラジウム自己触媒型金(EPAG)がある。これらの技術はしばらく前に確立されたものだが、依然として未解決の問題が多くある。このような問題は、金と銅線との間に置かれるニッケル層の腐食(ニッケル腐食)、および金めっき浴の不十分な安定性(これは、前記浴のコストを理由に非常に望ましくない)である。また、金層を十分なめっき速度で析出させ、製造プロセスを経済的に実施することが非常に望ましい。金層の別の望ましい特性はその光学的外観であり、この光学的外観はレモンイエローであるべきであり、金層の変色は容認され得ない。
本発明の課題は、金層を十分なめっき速度で析出可能な無電解金めっき水浴組成物を提供すること、および前記目的のための方法を提供することである。本発明の別の課題は、十分な安定性を有し、かつ長時間にわたり使用可能な無電解金めっき水浴を提供することである。
これらの課題は、本発明による無電解金めっき水浴により解決され、この無電解金めっき水浴は、少なくとも1種の金イオン源と金イオンのための少なくとも1種の還元剤とを含有し、式(I):
によるめっき促進剤化合物としての少なくとも1種のエチレンジアミン誘導体を含有することを特徴とする。
本明細書において、式(I)によるエチレンジアミン誘導体は、めっき促進剤化合物を指すものとする。
のエチレンジアミン誘導体を金めっき水浴中で使用する。このような金めっき水浴は無電解金めっき浴であってよく、これは、置換型金めっき浴、自己触媒型金めっき浴、および自己触媒型めっきと置換型めっきとの混合物を使用した金めっき浴、ならびに電解めっき浴を含む。
(i)基板を用意する工程;
(ii)基板の表面の少なくとも一部と本発明による上記の金めっき水浴とを接触させる工程;
をこの順序で含み、これにより、金層を基板の表面の少なくとも一部に析出させる。
基本手順
Pallabond(登録商標)CLN、Pallabond(登録商標)ME、PallaBond(登録商標)Pre Dip、PallaBond(登録商標)AktivatorおよびPallaBond(登録商標)ACT V3 STDは、Atotech Deutschland GmbHより入手可能な製品である。全ての場合において、金イオン源はK[Au(CN)2]であった。
10個の銅パッドについて、試験板のそれぞれの側で析出厚を測定した。選択された銅パッドは異なるサイズを有しており、これらの銅パッドを用いて、XRF機器Fischerscope XDV−SDD(Helmut Fischer GmbH、ドイツ)でXRFにより層厚を特定する。析出物の構造が層状であると仮定することで、このようなXRFデータから層厚を計算することができる。得られた層厚を、前記層厚を得るために必要な時間で割ることによって、めっき速度を計算した。
例1に記載したプロセスを繰り返し、その際、金めっき浴は、50mmol/LのN1,N2−ジイソプロピルエタン−1,2−ジアミンの代わりに、50mmol/LのN1,N2−ジプロピルエタン−1,2−ジアミンを含有していた。これらの結果は、以下の表に要約されている。
例1に記載したプロセスを繰り返し、その際、金めっき浴は、N1,N2−ジイソプロピルエタン−1,2−ジアミンの代わりに、N1,N2−ジエチルエタン−1,2−ジアミンを含有していたが、濃度は同じであった。これらの結果は以下の表に要約されている。
例1に記載したプロセスを繰り返し、その際、金めっき浴は、N1,N2−ジイソプロピルエタン−1,2−ジアミンの代わりに、表5に載せたその他の化合物を含有していた。20分の金めっきについての結果が、この表に要約されている。
例1〜3の金めっき浴を使用して、より長時間、金を基板上に析出させた。金めっき浴の安定性およびめっき速度を経時的に監視した。プレートアウトが起こったら、溶液を濾過して、再利用した。実験の間に毎日、pH値を測定して、必要に応じてKOHおよび/またはH3PO4で7.1に調整した。めっきの間、金イオン源、シアン化物イオン源およびめっき促進剤化合物を連続的に補給した。
Claims (12)
- 式(I)中の残基R1およびR2がそれぞれ同じであることを特徴とする、請求項1記載の無電解金めっき水浴。
- 式(I)による少なくとも1種のめっき促進剤化合物の濃度が、0.001〜1mol/Lの範囲にあることを特徴とする、請求項1または2記載の無電解金めっき水浴。
- 式(I)による少なくとも1種のめっき促進剤化合物の濃度が、10〜100mmol/Lの範囲にあることを特徴とする、請求項3記載の無電解金めっき水浴。
- 金イオンのための少なくとも1種の還元剤が、脂肪族アルデヒド、脂肪族ジアルデヒド、脂肪族不飽和アルデヒド、芳香族アルデヒド、アルデヒド基を有する糖およびホルムアルデヒドの前駆体から成る群より選択されることを特徴とする、請求項1から4までのいずれか1項記載の無電解金めっき水浴。
- 式(I)によるめっき促進剤化合物に対する還元剤のモル比率が、0.8〜3の範囲にあることを特徴とする、請求項1から5までのいずれか1項記載の無電解金めっき水浴。
- 前記無電解金めっき水浴のpHが5〜9の範囲にあることを特徴とする、請求項1から6までのいずれか1項記載の無電解金めっき水浴。
- 金イオンの濃度が0.1〜10g/Lの範囲にあることを特徴とする、請求項1から7までのいずれか1項記載の無電解金めっき水浴。
- 前記無電解金めっき水浴が、さらに、カルボン酸、ヒドロキシカルボン酸、アミノカルボン酸、アミノホスホン酸または前述のものの塩から成る群より選択される少なくとも1種の錯化剤を含有することを特徴とする、請求項1から8までのいずれか1項記載の無電解金めっき水浴。
- 金層を基板上に析出させる方法であって、
(i)基板を用意する工程
(ii)基板の表面の少なくとも一部と請求項1から9までのいずれか1項記載の無電解金めっき水浴とを接触させる工程
をこの順序で含み、これにより、金層を基板の表面の少なくとも一部に析出させる、前記方法。 - 請求項10記載の金層を基板上に析出させる方法であって、前記表面の少なくとも一部が金属または金属合金から成り、前記金層が、ニッケル、ニッケル合金、コバルト、コバルト合金、パラジウム、パラジウム合金、銅および銅合金、ならびに金または金合金から成る群より選択される金属または金属合金から成る前記表面の少なくとも一部に析出される、前記方法。
