Description
Claims (5)
- 底面側に複数のバンプが形成されるとともに非導電性の接着フィルムが接着された複数の半導体チップを粘着保持したシート材から前記半導体チップをピックアップするピックアップ装置であって、
一部又は全部が、電離作用を有する除電用電磁波が透過可能な材料を含み、前記シート材の裏面を吸着保持するステージと、
前記ステージの裏側から前記半導体チップを突き上げる突き上げピンと、
前記突き上げピンの周囲を覆い、周面に前記除電用電磁波を通過させる照射孔が形成された吸引筒と、
前記除電用電磁波を、前記照射孔を介して前記ステージの裏側からかつ斜方から前記シート材を透過させて前記半導体チップの裏面かつ前記突き上げピンが前記半導体チップを突き上げる領域に照射して、前記半導体チップと前記シート材との間に生じた電荷を除電する除電機構と、
を備えることを特徴とするピックアップ装置。 - 請求項1に記載のピックアップ装置であって、
前記除電機構は、3eV〜15keVの範囲である光子エネルギーを有する除電用電磁波を照射する、
ことを特徴とするピックアップ装置。 - 請求項1または2に記載のピックアップ装置であって、
前記除電機構は、紫外線領域の光子エネルギーを有する前記除電用電磁波を照射するものであり、
前記ステージは、石英、または、フッ化カルシウム、またはフッ化マグネシウムを含む、
ことを特徴とするピックアップ装置。 - 請求項1または2に記載のピックアップ装置であって、
前記除電機構は、X線領域の光子エネルギーを有する前記除電用電磁波を照射する、ことを特徴とするピックアップ装置。 - シート材の表面に貼り付けられた半導体チップをピックアップするピックアップ方法であって、
底面側に複数のバンプが形成されるとともに非導電性の接着フィルムが接着された複数の半導体チップを粘着保持したシート材を電離作用を有する除電用電磁波が透過可能な材料含むステージで、吸着保持する工程と、
突き上げピンで、前記ステージの裏側から前記半導体チップを突き上げて、前記半導体チップの少なくとも一部を前記シート材から剥離する工程と、
前記突き上げと並行して、または、突き上げ直後に、前記除電用電磁波を、前記突き上げピンの周囲を覆う吸引筒の周面に形成された照射孔を介して、前記ステージの裏側からかつ斜方から前記シート材を透過させて前記半導体チップの裏面であって前記突き上げピンが前記半導体チップを突き上げる領域に照射して、前記半導体チップと前記シート材との間に生じた電荷を除電する工程と、
を備えることを特徴とするピックアップ方法。
