図1は、本発明の実施形態1に係る有機薄膜トランジスタの一例を示した断面構成図である。図1において、実施形態1に係る有機薄膜トランジスタは、絶縁基板10と、ゲート電極20と、ゲート絶縁膜30と、ソース電極40と、ドレイン電極41と、有機半導体層50とを有する。
(式中、R1、R2、R3及びR4は、それぞれ独立して水素原子、炭素数1〜5のアルキル基、ハロゲン原子又はフェニル基を表し、Aは、−CO−、−SO2−、−C(CF3)2−、−Si(CH3)2−、−CH2−、−C(CH3)2−、−O−、9,9−フルオレニル基又は直結合を表す。lは0〜10の数である。)
(式中、R1、R2、R3及びR4は、それぞれ独立して水素原子、炭素数1〜5のアルキル基、ハロゲン原子又はフェニル基を表し、R5は、水素原子又はメチル基を表し、Aは、−CO−、−SO2−、−C(CF3)2−、−Si(CH3)2−、−CH2−、−C(CH3)2−、−O−、9,9−フルオレニル基又は直結合を表し、Xは4価のカルボン酸残基を表し、Y1及びY2は、それぞれ独立して水素原子又は−OC−Z−(COOH)m(但し、Zは2価又は3価カルボン酸残基を表し、mは1〜2の数を表す)を表し、nは1〜20の数を表す。)
図3は、本発明の実施形態2に係る有機薄膜トランジスタの一例を示した断面構成図である。実施形態2に係る有機薄膜トランジスタは、絶縁基板10と、ゲート電極20と、ゲート絶縁膜30とを備え、これらが下から順に積層されて構成されている点は、実施形態1に係る有機薄膜トランジスタと同様である。よって、これらの構成要素には、実施形態1と同一の参照符号を付し、その説明を省略する。
本発明の実施例1に係る有機薄膜トランジスタは、以下のようにして作製した。まず、絶縁基板10としてガラス基板(20mm□)を用い、この絶縁基板10上にゲート電極20となるAlを、真空蒸着法で50nmの膜厚になるよう成膜した。膜厚の測定は、触針式表面形状測定器(Dektak3030、アルバック社製)を用いて、成膜部と非成膜部の段差を測定した。以下の各工程で成膜する膜厚の測定は同様な方法で行った。
ゲート絶縁膜組成物2(組成は表1に記載)を用いた以外は、実施例1と同様にして各層を形成し、有機トランジスタ2を形成した。なお、ゲート絶縁膜30の膜厚は360nmであった。この有機トランジスタ2について、トランジスタ特性を測定した。
ゲート絶縁膜組成物3(組成は表1に記載)を用い、また、ポストベークとしてホットプレートを用いて150℃、60分間加熱硬化処理してゲート絶縁膜30を形成した以外は、実施例1と同様にして各層を形成し、有機トランジスタ3を形成した。なお、ゲート絶縁膜30の膜厚は430nmであった。この有機トランジスタ3について、トランジスタ特性を測定した。
ゲート絶縁膜形成工程を以下に示すように実施した以外は、実施例1と同様にして各層を形成し、有機トランジスタ4を形成した。ゲート絶縁膜形成工程は、ポリイミドワニス(CT4112、京セラケミカル社製)をスピンコート法により塗布し、窒素雰囲気下100℃で10分間加熱乾燥し、さらに180℃1時間加熱した。これにより、膜厚680nmのゲート絶縁膜を形成した。この有機トランジスタ4について、トランジスタ特性を測定した。
ゲート絶縁膜組成物4及び5(組成は表1に記載)を用いた以外は、実施例1と同様にして各層を形成し、有機トランジスタ5(比較例2)及び6(比較例3)を形成した。なお、ゲート絶縁膜30の膜厚は400nmであった。この有機トランジスタ5及び6について、トランジスタ特性を測定した。
*1 フルオレン骨格を有するエポキシアクリレ−ト酸付加物のプロピレングリコ−ルモノメチルエ−テルアセテ−ト溶液(樹脂固形分濃度56.5%、新日鉄住金化学(株)製)
*2 ジペンタエリスリトールヘキサアクリレートとジペンタエリスリトールペンタアクリレートとの混合物(日本化薬(株)製)
*3 アロニックスM−360(東亜合成(株)製)
*4 一般式(I)においてAが9,9−フルオレニル基であるビスフェノール型エポキシ樹脂にアクリル酸を反応(エポキシ基に対して当量)させて得られるエポキシアクリレ−ト化合物のPGMEA溶液(ASF-400(新日鉄住金化学社製、樹脂固形分濃度50質量%)

実施例1と同様の方法で有機トランジスタを形成し、ソース電極40及びドレイン電極41の形成前後のゲート絶縁膜の表面粗さを測定した。表面粗さは原子間力顕微鏡システム(ブルカー・エイエックスエス株式会社、Nano Scope Dimension Icon)を用いて5μm角エリアで算出した。
実施例2と同様の方法で有機トランジスタを形成し、ソース電極40及びドレイン電極41の形成前後のゲート絶縁膜の表面粗さを実施例4と同様の方法で測定した。
比較例1と同様の方法で有機トランジスタを形成し、ソース電極40及びドレイン電極41の形成前後のゲート絶縁膜の表面粗さを実施例4と同様の方法で測定した。
なお、実施例3、及び比較例2、3のトランジスタ特性は、実施例1、2及び比較例1について図4に示したような特性図から読み取った各特性値を表2に記載し、特性図自体は省略した。また、実施例3、及び比較例2、3に係る有機薄膜トランジスタのゲート絶縁膜における平坦性の測定も、実施例4及び5、比較例4と同様に行ったが、これらについても、図は省略し、Au電極形成後の表面粗さの測定値のみを表2に記載した。

Claims (6)
- (A)ビスフェノール型エポキシ化合物とエチレン性不飽和結合基含有モノカルボン酸とを反応させた化合物に対して、a)ジカルボン酸若しくはトリカルボン酸又はその酸無水物、及びb)テトラカルボン酸又はその酸二無水物を、a/bのモル比が0.1〜10となる範囲で反応させて得られた化合物、(B)少なくとも1個のエチレン性不飽和結合を有する重合性モノマー、及び(C)エポキシ化合物を含有する組成物を硬化させてなるゲート絶縁膜であって、前記(A)は、下記一般式(II)で表されるエポキシ(メタ)アクリレート酸付加物の構造を有したアルカリ可溶性樹脂であり、前記(C)は、該組成物の固形分中に5〜50質量%含有されることを特徴とするゲート絶縁膜。
(式中、R 1 、R 2 、R 3 及びR 4 は、それぞれ独立して水素原子、炭素数1〜5のアルキル基、ハロゲン原子又はフェニル基を表し、R 5 は、水素原子又はメチル基を表し、Aは、−CO−、−SO 2 −、−C(CF 3 ) 2 −、−Si(CH 3 ) 2 −、−CH 2 −、−C(CH 3 ) 2 −、−O−、9,9−フルオレニル基又は直結合を表し、Xは4価のカルボン酸残基を表し、Y 1 及びY 2 は、それぞれ独立して水素原子又は−OC−Z−(COOH) m (但し、Zは2価又は3価カルボン酸残基を表し、mは1〜2の数を表す)を表し、nは1〜20の数を表す。) - 前記組成物が、更に(D)光重合開始剤を含有する請求項1記載のゲート絶縁膜。
- 前記一般式(II)で表されるアルカリ可溶性樹脂のうち、Aは9,9−フルオレニル基である請求項1又は2のいずれかに記載のゲート絶縁膜。
- 少なくとも1つのゲート電極と、少なくとも1つのソース電極と、少なくとも1つのドレイン電極と、少なくとも1つの有機半導体層と、請求項1〜3のいずれかに記載のゲート絶縁膜とを含むことを特徴とする有機薄膜トランジスタ。
- ゲート絶縁膜の膜厚が0.05〜1.0μmである請求項4に記載の有機薄膜トランジスタ。
- 少なくとも1つのゲート電極と、少なくとも1つのソース電極と、少なくとも1つのドレイン電極と、少なくとも1つの有機半導体層と、ゲート絶縁膜とを含む有機薄膜トランジスタの製造方法であって、
ゲート電極上に請求項1〜3のいずれかに記載の組成物を塗布して、UV露光とその後の150〜200℃の温度での加熱硬化を施すことにより、0.05〜1.0μmの膜厚でゲート絶縁膜を形成することを特徴とする有機薄膜トランジスタの製造方法。
