Claims (7)
- 発光性を有する半導体積層と、
前記半導体積層上に配置され、銀または銀合金から構成される第1の金属層が第2の金属層を挟む積層構造を含み、全体的断面形状が順テーパ状である電極層であって、該第2の金属層が該第1の金属層よりも薄い電極層と、
前記電極層を覆うキャップ層と、
を含む光半導体素子。 - 前記第2の金属層は、ニッケル,白金,ロジウム,チタンおよびこれらの合金からなる群より選択した少なくとも1つの材料から構成される請求項1記載の光半導体素子。
- 前記第2の金属層は、ドット状またはメッシュ状の形状を有する請求項1または2記載の光半導体素子。
- (a)基板上に、発光性を有する半導体積層を成長する工程と、
(b)前記半導体積層上に、第1の金属層が第2の金属層を挟む積層構造を含む電極層であって、該第2の金属層が該第1の金属層よりも薄い電極層を形成する工程と、
(c)前記電極層を、マスクを用いたエッチングにより順テーパ状に成形する工程と、
(d)順テーパ状に成形された前記電極層を覆って、キャップ層を形成する工程と、
を含み、
前記工程(c)において、前記電極層のエッチングには、前記第1の金属層に対するエッチングレートが前記第2の金属層に対するエッチングレートよりも大きいエッチャントを用いる光半導体素子の製造方法。 - 前記工程(b)において、
前記第1の金属層を、銀または銀合金により構成し、
前記第2の金属層を、ニッケル,白金,ロジウム,チタンおよびこれらの合金からなる群より選択した少なくとも1つの材料により構成する請求項4記載の光半導体素子の製造方法。 - 前記工程(c)において、前記エッチャントは、少なくとも硝酸を含む請求項5記載の光半導体素子の製造方法。
- 前記工程(b)において、前記第2の金属層を、ドット状またはメッシュ状に形成する請求項4〜6いずれか1項記載の光半導体素子の製造方法。
