Description
本実施の形態では、本発明の一態様の半導体装置の構成及び作製方法について図1〜図4を用いて説明する。
実施の形態1で例示したトランジスタを用いて表示機能を有する半導体装置(表示装置ともいう)を作製することができる。また、トランジスタを含む駆動回路の一部または全体を、画素部と同じ基板上に一体形成し、システムオンパネルを形成することができる。
本明細書に開示する半導体装置は、さまざまな電子機器(遊技機も含む)に適用することができる。電子機器としては、例えば、テレビジョン装置(テレビ、またはテレビジョン受信機ともいう)、コンピュータ用などのモニタ、デジタルカメラ、デジタルビデオカメラ等のカメラ、デジタルフォトフレーム、携帯電話機(携帯電話、携帯電話装置ともいう)、携帯型ゲーム機、携帯情報端末、音響再生装置、パチンコ機などの大型ゲーム機などが挙げられる。上記実施の形態で説明した液晶表示装置を具備する電子機器の例について説明する。

ガラス基板上に、In−Ga−Zn−O系金属酸化物ターゲット(原子数比In:Ga:Zn=1:1:1)を用いて、基板とターゲットとの間の距離を60mm、圧力0.4Pa、直流(DC)電源0.5kW、酸素(酸素流量40sccm)雰囲気下、基板温度200℃でスパッタリング法による成膜を行い、厚さ300nmの酸化物半導体膜を形成した。
ガラス基板上に、In−Ga−Zn−O系金属酸化物ターゲット(原子数比In:Ga:Zn=1:1:1)を用いて、基板とターゲットとの間の距離を60mm、圧力0.4Pa、直流(DC)電源0.5kW、アルゴン及び酸素(アルゴン:酸素=30sccm:15sccm)混合雰囲気下、基板温度200℃でスパッタリング法による成膜を行い、厚さ100nmの酸化物半導体膜を形成した。

Claims (8)
- ゲート絶縁層と、
前記ゲート絶縁層の一方の面に接する第1のゲート電極と、
前記ゲート絶縁層の他方の面に接し、前記第1のゲート電極と重畳する酸化物半導体層と、
前記酸化物半導体層と接するソース電極、ドレイン電極、及び酸化物絶縁層と、を有し、
前記酸化物半導体層の窒素濃度は、2×1019atoms/cm3以下であり、
前記ソース電極及び前記ドレイン電極は、タングステン、白金及びモリブデンのいずれか一又は複数を含む半導体装置。 - ゲート絶縁層と、
前記ゲート絶縁層の一方の面に接する第1のゲート電極と、
前記ゲート絶縁層の他方の面に接し、前記第1のゲート電極と重畳する酸化物半導体層と、
前記酸化物半導体層と接するバッファ層及び酸化物絶縁層と、
前記バッファ層を介して、前記酸化物半導体層と電気的に接続するソース電極及びドレイン電極と、を有し、
前記酸化物半導体層の窒素濃度は、2×1019atoms/cm3以下であり、
前記バッファ層の窒素濃度は、2×1019atoms/cm3以下であり、
前記ソース電極及び前記ドレイン電極は、タングステン、白金及びモリブデンのいずれか一又は複数を含む半導体装置。 - ゲート絶縁層と、
前記ゲート絶縁層の一方の面に接する第1のゲート電極と、
前記ゲート絶縁層の他方の面に接し、前記第1のゲート電極と重畳する酸化物半導体層と、
前記酸化物半導体層と接するバッファ層及び酸化物絶縁層と、
前記バッファ層を介して、前記酸化物半導体層と電気的に接続するソース電極及びドレイン電極と、を有し、
前記酸化物半導体層の窒素濃度は、2×10 19 atoms/cm 3 以下であり、
前記バッファ層の窒素濃度は、2×10 19 atoms/cm 3 以下であり、
前記ソース電極及び前記ドレイン電極は、タングステン、白金及びモリブデンのいずれか一又は複数を含み、
前記バッファ層は、導電性材料を含む半導体装置。 - 請求項1乃至請求項3のいずれか一項において、
前記ソース電極及び前記ドレイン電極の窒素濃度は、2×10 19 atoms/cm 3 以下である半導体装置。 - 請求項1乃至請求項4のいずれか一項において、
前記ゲート絶縁層は、酸化ガリウム、酸化アルミニウム、酸化ガリウムアルミニウム、及び酸化アルミニウムガリウムのいずれか一又は複数が含まれる半導体装置。 - 請求項1乃至請求項5のいずれか一項において、
前記酸化物絶縁層は、酸化ガリウム、酸化アルミニウム、酸化ガリウムアルミニウム、及び酸化アルミニウムガリウムのいずれか一又は複数が含まれる半導体装置。 - 請求項1乃至請求項6のいずれか一項において、
前記酸化物半導体層の膜厚が、3nm以上30nm以下である半導体装置。 - 請求項1乃至請求項7のいずれか一項において、
前記酸化物絶縁層を介して、前記酸化物半導体層及び前記第1のゲート電極と重畳する第2のゲート電極を有する半導体装置。
