Description
別の態様においては、方法は、
a)1種以上の酸ワックス、1種以上の酸基非含有アクリラート官能性モノマー、および1種以上のラジカル開始剤を含む組成物を提供し;
b)組成物を基体上に選択的に堆積させ;
c)化学線を組成物に適用して組成物を硬化させ;

e)塩基を用いて、基体から硬化した組成物を除去して、パターン形成された物品を形成する;ことを含む。
さらなる態様においては、方法は、
a)1種以上の酸ワックス、1種以上の酸基非含有アクリラート官能性モノマー、および1種以上のラジカル開始剤を含む組成物を提供し;
b)組成物を基体上に選択的に堆積させ;
c)化学線を組成物に適用して組成物を硬化させ;
d)硬化した組成物で覆われていない基体の部分上を金属めっきし;
e)塩基を用いて硬化した組成物を除去して、パターン形成された物品を形成する;ことを含む。
インクジェットエッチングレジスト組成物
エッチングレジストPCB用途
実施例1−7からのレジスト組成物は、圧電ドロップオンデマンドプリントヘッド(Spectra(商標)SE−128)から、7つの別々の銅クラッドFR4/ガラス−エポキシパネル上に、15μm〜30μmの厚みで、選択的にインクジェットされる。インクジェット中の温度は65℃〜95℃である。レジスト組成物がそれぞれのパネルに選択的に適用されてから、組成物は、120W/cmで動作中のFusionDバルブを用いて、150mJ/cm2〜200mJ/cm2でUV光に曝露される。全てのレジストは硬化すると予想される。
それぞれのレジストの硬度はASTM D3363−05鉛筆硬度試験を用いて試験される。硬度値は3H以上であると予想される。得られうる最も硬い値は5Hであり、最も柔らかいのが1Hである。
それぞれのパネルは、次いで、4NのCuCl2エッチング剤の水性エッチング溶液に50℃で5分間浸漬され、レジストで覆われていない銅の部分をエッチング除去する。銅は38μmの深さまでエッチングされる。レジスト組成物はCuCl2エッチング剤のエッチング作用に耐えると予想される。エッチングが完了した後、パネルはエッチング液から取り出されて水ですすがれる。
それぞれのパネルは次いで、2.5重量%水酸化ナトリウムの剥離水溶液の浴中に40℃〜50℃で、1分間浸漬されて、パネルからレジストを剥離する。実質的に全てのレジストがそれぞれのパネルから除去され、パネル上に銅回路パターンを残すと予想される。次いで、パネルはさらに処理されて電子素子のためのPCBの製造を完了する。
半導体適用のためのエッチングレジスト
pn−接合を有するドープされた単結晶シリコン半導体ウェハ7枚が提供される。ドープされた単結晶シリコンウェハの前面すなわちエミッタ層がテクスチャー化されかつn++ドープされる。裏面はアルミニウムでp++ドープされる。n++ドープされたエミッタ層とp++ドープされた裏面との間の領域はn+ドープされる。ドープされた単結晶シリコンウェハの前面は500nm厚のSi3N4の層で被覆される。Si3N4は反射防止層として機能する誘電体である。
それぞれのシリコンウェハの反射防止層は、電流トラックを形成するために、ドロップオンデマンドインクジェットプリンターによって、80℃〜100℃で、実施例1〜7の7種のレジスト組成物のいずれかで選択的に被覆される。各電流トラック間の距離が3mmであるように、レジスト組成物が堆積させられる。レジストは10μm厚で誘電層上に堆積させられる。次いで、レジストはフュージョンUVベルトシステムによって、150〜2000mJ/cm2でUV光に曝される。全てのレジストは硬化することが予想される。
それぞれのレジストの硬度はASTM D3363−05鉛筆硬度試験を用いて試験される。硬度値は3H以上であると予想される。得られうる最も硬い値は5Hであり、最も柔らかいのが1Hである。
次いで、レジストで覆われていないSi3N4誘電層がエッチングで除去されて、n++ドープされたエミッタ層の領域を露出させる。エミッタ層を露出させるために、エッチングは水性40%フッ化水素酸エッチング剤を用いて25℃で2〜10分間行われ、20μm幅で0.5μm深さの電流トラックを形成する。この酸エッチング剤はエッチングレジストをエッチング除去しないと予想される。ウェハのアルミニウム裏面も、ウェハの前面に適用されるのと同じレジストによって、エッチング中に酸エッチング剤から保護される。
ウェハの前面は2.5重量%の水酸化ナトリウムの水性剥離溶液で40℃〜50℃で噴霧されて、レジストを剥離除去する。金属めっきを悪化させる残留物が残っていないように、実質的に全てのレジストがそれぞれのウェハから除かれると予想される。次いで、ウェハの電流トラックは無電解ニッケルでめっきされ、0.1μm厚のニッケルシード層を形成する。ニッケルはNiplate(商標)600ミッド−リン無電解ニッケル浴(米国、マサチューセッツ州、マルボロのロームアンドハースエレクトロニックマテリアルズエルエルシーから入手可能)を用いて堆積される。次いで、ニッケルシード層は10μm厚の銀の層で被覆される。Enlight(商標)600銀めっき浴(ロームアンドハースエレクトロニックマテリアルズエルエルシーから入手可能)が使用され、従来の光誘起めっきによって銀を堆積する。
PCB適用のためのめっきレジスト
実施例1−7からのレジスト組成物が、圧電ドロップオンデマンドプリントヘッド(Spectra(商標)SE−128)から、7つの別々のエポキシパネル上に、15μm〜30μmの厚みで、選択的にインクジェットされる。エポキシパネルは1ミクロンの超薄銅シード層を有する。インクジェット中の温度は65℃〜95℃である。レジスト組成物がそれぞれのパネルに選択的に適用されてから、組成物は、120W/cmで動作中のFusionDバルブを用いて、150mJ/cm2〜200mJ/cm2でUV光に曝露される。全てのレジストは硬化すると予想される。

硬化したレジストを備えるそれぞれのパネルは、80g/Lの硫酸銅五水和物、225g/Lの硫酸、50ppmの塩素イオンおよび1g/Lのポリエチレンオキシドを含む銅電気めっき浴中に置かれる。電気めっきは1amp/dm2で行われる。銅金属はレジストで覆われていない領域でパネル上に堆積させられる。銅堆積物が15μm〜25μm厚であるまで、銅堆積が行われる。
それぞれのパネルは次いで、2.5重量%水酸化ナトリウムの剥離水溶液の浴中に40℃〜50℃で、1分間浸漬されて、パネルからレジストを剥離する。実質的に全てのレジストがそれぞれのパネルから除去され、パネル上に銅回路パターンを残すと予想される。次いで、パネルはさらに処理されて電子素子のためのPCBの製造を完了する。
太陽電池適用のためのめっきレジスト

それぞれのシリコンウェハのアルミニウム層は、ウェハの裏面に電流トラックを形成するために、ドロップオンデマンドインクジェットプリンターによって、80℃〜100℃で、実施例1〜7の7種のレジスト組成物のいずれかで選択的に被覆される。各電極トラック間の距離が3mmであるように、レジスト組成物が堆積させられる。レジストは15μm〜30μmの厚みで、アルミニウム層上に堆積させられる。次いで、レジストはフュージョンUVベルトシステムによって、150〜2000mJ/cm2でUV光に曝される。全てのレジストは硬化することが予想される。
それぞれのレジストの硬度はASTM D3363−05鉛筆硬度試験を用いて試験される。硬度値は3H以上であると予想される。得られうる最も硬い値は5Hであり、最も柔らかいのが1Hである。
次いで、アルミニウム金属をエッチングするために、5重量%の酢酸、80重量%のリン酸、5重量%の硝酸、および10重量%の蒸留水からなる従来のエッチング浴を用いて、レジストで覆われていないアルミニウム層の領域がエッチングされて、露出したアルミニウムを除去する。それぞれのウェハの裏面は2.5重量%の水酸化ナトリウムの水性剥離溶液で40℃〜50℃で噴霧されて、レジストを剥離除去する。アルミニウム電流トラックのパターンが裏面上に残ってアノードとして機能する。
Claims (9)
- 1種以上の酸ワックス、1種以上の酸基非含有アクリラート官能性モノマー、および1種以上のラジカル開始剤を含み、粘度が40℃〜150℃で5cp〜80cpである、インクジェット可能な組成物。
- 前記1種以上のワックスの酸価が少なくとも100mgKOH/gである、請求項1に記載のインクジェット可能な組成物。
- 前記1種以上のワックスの酸価が120mgKOH/g〜170mgKOH/gである、請求項2に記載のインクジェット可能な組成物。
- インクジェット可能な組成物が1種以上の着色剤をさらに含む、請求項1に記載のインクジェット可能な組成物。
- インクジェット可能な組成物が酸基含有アクリラート官能性モノマーを含まない、請求項1に記載のインクジェット可能な組成物。
- a)1種以上の酸ワックス、1種以上の酸基非含有アクリラート官能性モノマー、および1種以上のラジカル開始剤を含むインクジェット可能な組成物を提供し;
b)インクジェット可能な組成物を基体上にインクジェットにより選択的に堆積させ;
c)化学線をインクジェット可能な組成物に適用してインクジェット可能な組成物を硬化させ;
d)硬化した組成物で覆われていない基体の部分をエッチングし;並びに
e)塩基を用いて、基体から硬化した組成物を除去して、パターン形成された物品を形成する;
ことを含む方法。 - 前記1種以上のワックスの酸価が少なくとも100mgKOH/gである、請求項6に記載の方法。
- 基体が、プリント回路板の部品、光起電素子、光電子素子、金属部品およびリードフレームから選択される、請求項6に記載の方法。
- a)1種以上の酸ワックス、1種以上の酸基非含有アクリラート官能性モノマー、および1種以上のラジカル開始剤を含むインクジェット可能な組成物を提供し;
b)インクジェット可能な組成物を基体上にインクジェットにより選択的に堆積させ;
c)化学線をインクジェット可能な組成物に適用してインクジェット可能な組成物を硬化させ;
d)硬化した組成物で覆われていない基体の部分上を金属めっきし;並びに
e)塩基を用いて、硬化した組成物を除去して、パターン形成された物品を形成する;
ことを含む方法。
