下向き応力:3.0psi
研磨スラリー流量:150mL/分
プレート/研磨ヘッド速度:93/87rpm
研磨時間:1分
比較例1における研磨スラリー組成物は、配合5が有するのと同じ含有率のキレート剤(グリシン)、研磨粒子(コロイド状シリカ)、酸化剤(過酸化水素)および腐食防止剤(ベンゾトリアゾール)を有する。
実験例1における研磨スラリー組成物は、配合5が有するのと同じ含有率のキレート剤(グリシン)、研磨粒子(コロイド状シリカ)、酸化剤(過酸化水素)および腐食防止剤(ベンゾトリアゾール)を有する。
実験例2における研磨スラリー組成物は、配合15と同様である。実験例2の配合には第二級アルコールエトキシラートの含有率に違いがあり、それぞれ、5、50、100、500、1000および5000である。実験例2の配合に従って製造した研磨スラリー組成物がウェハ研磨試験され、それらの効果が評価される。ウェハ研磨条件は、上で述べたものと同じである。
実験例3における研磨スラリー組成物は、配合15と同様である。各配合のpH値(表7に示すように)を制御するための水酸化ナトリウムまたは硫酸の添加量に差がある。実験例3からの配合に従って製造した研磨スラリー組成物がウェハ研磨試験されて、それらの効果が評価される。ウェハ研磨条件は、上で述べたものと同じである。
Claims (27)
- 前記xが、7と40との間の整数である、請求項1の研磨スラリー組成物。
- 研磨スラリー組成物の総重量を基準にして、前記非イオン性界面活性剤の含有率が、5ppmと5000ppmとの間である、請求項1の研磨スラリー組成物。
- 研磨スラリー組成物の総重量を基準にして、前記非イオン性界面活性剤の含有率が、10ppmと1000ppmとの間である、請求項4の研磨スラリー組成物。
- 酸化剤をさらに含む、請求項1の研磨スラリー組成物。
- 前記酸化剤が、過マンガン酸塩、ペルオキシ酸、ヨウ素酸塩、オキシブロミド塩、セリウム塩、臭素酸塩、過酸化水素、亜塩素酸塩および次亜塩素酸塩から成る群より選択される一つ以上である、請求項6の研磨スラリー組成物。
- 研磨スラリー組成物の総重量を基準にして、前記酸化剤の含有率が、0.5%と10%との間である、請求項6の研磨スラリー組成物。
- 研磨粒子をさらに含む、請求項1の研磨スラリー組成物。
- 研磨スラリー組成物の総重量を基準にして、前記研磨粒子の含有率が、100ppmと5000ppmとの間である、請求項9の研磨スラリー組成物。
- 前記研磨粒子の平均径が、5nmと300nmとの間である、請求項9の研磨スラリー組成物。
- 前記研磨粒子の平均径が、5nmと100nmとの間である、請求項9の研磨スラリー組成物。
- 前記研磨粒子が、二酸化ケイ素、酸化アルミニウム、酸化セリウム、二酸化ジルコニウムおよび二酸化チタンから成る群より選択される一つ以上である、請求項9の研磨スラリー組成物。
- 前記研磨スラリー組成物のpH値が、5と11との間である、請求項1の研磨スラリー組成物。
- pH調整剤をさらに含む、請求項1の研磨スラリー組成物。
- 前記pH調整剤が、水酸化カリウム、トリエタノールアミン、2,2,2−ニトリロトリエタノール、硝酸、硫酸、シュウ酸およびクエン酸から成る群より選択される一つ以上である、請求項15の研磨スラリー組成物。
- 前記pH調整剤の含有率が、研磨スラリー組成物の総重量を基準として、5ppmから10,000ppmである、請求項15の研磨スラリー組成物。
- キレート剤をさらに含む、請求項1の研磨スラリー組成物。
- 前記キレート剤が、無機酸、有機酸またはアミノ酸を含む、請求項18の研磨スラリー組成物。
- 前記キレート剤が、クエン酸、ジエチレントリアミン五酢酸塩、シュウ酸アンモニウム、酒石酸、シュウ酸、マレイン酸、乳酸、コハク酸、ヒスチジン、アラニン、グリシン、アスパラギン酸塩、グルタミン酸塩、セリンおよびアルギニンから成る群より選択される一つ以上である、請求項19の研磨スラリー組成物。
- 前記キレート剤の含有率が、研磨スラリー組成物の総重量を基準として、0.1%と10%との間である、請求項18の研磨スラリー組成物。
- 腐食防止剤をさらに含む、請求項1の研磨スラリー組成物。
- 前記腐食防止剤が、1−H−ベンゾトリアゾール、N−アシルサルコシナート、ドデシル硫酸アンモニウム、トリルトリアゾール、5−アミノテトラゾール、3−アミノ−1,2,4−トリアゾール、4−アミノ−4H−1,2,4−トリアゾール、3−ニトロ−1,2,4−トリアゾール、3−メルカプト−1,2,4−トリアゾール、1H−1,2,3−トリアゾール−エタノール、ベンゾイミダゾール、イミダゾール、ピロール、ピロリン、オキサゾール、イソオキサゾール、インダゾール、インドリジン、1,2,3−トリアゾール、1,2,4−トリアゾール、メチルベンゾトリアゾール、2−メルカプトベンゾチアゾール、ベンジリデンジオキソテトラヒドロチアゾール、テニリデンジオキソテトラヒドロチアゾールおよびドデシルベンゼンスルホン酸から成る群より選択される一つ以上である、請求項22の研磨スラリー組成物。
- 前記腐食防止剤の含有率が、研磨スラリー組成物の総重量を基準として、1ppmと1000ppmとの間である、請求項22の研磨スラリー組成物。
- 水性担体をさらに含む、請求項1の研磨スラリー組成物。
- 前記水性担体の含有率が、研磨スラリー組成物の総重量を基準として、50%と99%との間である、請求項25の研磨スラリー組成物。
- 前記水性担体が、脱イオン水を含む、請求項25の研磨スラリー組成物。
