Description
前記中間層は、モノマー成分としてアルキル基含有(メタ)アクリル系モノマー(a1)を少なくとも有する(メタ)アクリル系ポリマー(A)を含有し、
前記粘着剤層は、モノマー成分としてアルキル基含有(メタ)アクリル系モノマー(b1)及び官能基含有(メタ)アクリル系モノマー(b2)を少なくとも有する(メタ)アクリル系ポリマー(B)と、放射線反応性炭素−炭素二重結合を分子内に有する放射線反応性化合物とを反応させることによって得られる放射線硬化型(メタ)アクリル系ポリマーを含有しており、
前記(メタ)アクリル系ポリマー(A)の溶解度パラメータSPAと、前記(メタ)アクリル系ポリマー(B)の溶解度パラメータSPBとの差(|SPA−SPB|)が、0.4(cal/cm3)1/2以下であり、
前記(メタ)アクリル系ポリマー(A)の分子量分布MwA/MnA及び前記(メタ)アクリル系ポリマー(B)の分子量分布MwB/MnBがいずれも、14以下である半導体ウェハ保持保護用粘着フィルムである。

(メタ)アクリル系ポリマーを合成するためのモノマー成分として、表1に示すモノマーを準備した。表2中のモノマー成分の表示は、表1中の種類欄の括弧書内の表示に準じている。
上記で得られた(メタ)アクリル系ポリマー(1)〜(3)、及び(5)を用い、表3に示す組成の各(メタ)アクリル系ポリマーと、放射線反応性化合物としてイソシアネート基と放射線反応性炭素−炭素二重結合とを有するメタクリル酸2−イソシアネートエチル(MOI)とを混合した溶液を調製し、窒素雰囲気下、65℃で4時間反応させて、放射線反応性炭素−炭素二重結合を導入した放射線硬化型(メタ)アクリル系ポリマー(α)〜(δ)を合成した。なお、上記の反応にあたっては、いずれも重合禁止剤として0.05部のヒドロキノン・モノメチルエーテルを用いた。
上記で得られた(メタ)アクリル系ポリマー(1)、(4)、及び(5)を用い、表4に示す組成の各(メタ)アクリル系ポリマーと、架橋剤としてポリイソシアネート化合物(日本ポリウレタン社製,コロネートL)とを混合して、中間層用塗布液(I)〜(III)を調製した。
上記で得られた放射線硬化型(メタ)アクリル系ポリマー(α)〜(δ)を用い、表5に示す組成の各放射線硬化型(メタ)アクリル系ポリマーと、架橋剤としてポリイソシアネート化合物(日本ポリウレタン社製,コロネートL)と、光重合開始剤としてビス(2,4,6−トリメチルベンゾイル)−フェニルフォスフィンオキサイド(チバスペシャリティー・ケミカルズ社製,IRGACURE 819)と、任意成分である粘着付与剤としてテルペンフェノール系粘着付与剤(ヤスハラケミカルズ社製,マイティエースG125)とを混合して、粘着剤層用塗布液(i)〜(v)を調製した。
上記のようにして調製した中間層用塗布液(I)〜(III)及び粘着剤層用塗布液(i)〜(v)を用い、表6に示す組み合わせで基材上に中間層、及び粘着剤層を積層した実施例、及び比較例の各半導体ウェハ保持保護用粘着フィルムを以下のようにして作製した。
所定サイズに切り出した半導体ウェハ保持保護用粘着フィルムからセパレータを剥離し、粘着剤層にSUS304(BA)板を張り合わせ、温度23℃、湿度50%RHの環境下で30分間静置した測定試料を作製した。この測定試料を用い、JIS Z 0237に基づいて、粘着力を測定した。粘着力の測定条件は、剥離角度180°、剥離速度300mm/分、温度23±3℃とした。
放射線による硬化前の粘着力の測定で用いた測定試料と同様の測定試料を作製した。この測定試料の基材側から紫外線(照度:220mW/cm2,光量:440mJ/cm2)を照射し、照射後の粘着力を上記の放射線による硬化前の粘着力と同様にして測定した。
所定サイズに切り出した半導体ウェハ保持保護用粘着フィルムからセパレータを剥離し、粘着剤層に評価用の回路パターン(凹凸径:50μm)を形成した半導体ウェハを、温度23℃、湿度50%RHの環境下で貼着し、30分間静置した測定試料を作製した。この測定試料から粘着剤層を剥離し、剥離後に粘着剤層の表面に回路パターン面の凹凸によって転写された反転凹凸10箇所の径を測定顕微鏡(ニコン社製,MM−60)により測定し、以下の基準から追従性を評価した。
○:粘着剤層に転写された反転凹凸の径が回路パターン面の凹凸径の1.0倍以上〜1.1倍以下
△:粘着剤層に転写された反転凹凸の径が回路パターン面の凹凸径の1.1倍より大きく、1.3倍以下
×:粘着剤層に転写された反転凹凸の径が回路パターン面の凹凸径の1.3倍より大
所定サイズに切り出した半導体ウェハ保持保護用粘着フィルムからセパレータを剥離し、粘着剤層に評価用の回路パターン(凹凸径:50μm)を形成した半導体ウェハを、温度23℃、湿度50%RHの環境下で貼着し、30分間静置した測定試料を作製した。この測定試料の基材側から紫外線(照度:220mW/cm2,光量:440mJ/cm2)を照射した後、手でフィルムを剥離し、回路パターン面に粘着剤成分が残っているかどうかを目視により観察して、以下の基準から糊汚れを評価した。
○:回路パターン面に粘着剤成分の残存なし
△:回路パターン面に粘着剤成分が若干あり
×:回路パターン面に粘着剤成分が多量に付着

Claims (3)
- 基材と、前記基材上に、中間層及び粘着剤層とがこの順で形成された半導体ウェハ保持保護用粘着フィルムであって、
前記中間層は、モノマー成分としてアルキル基含有(メタ)アクリル系モノマー(a1)を少なくとも有する(メタ)アクリル系ポリマー(A)を含有し、
前記粘着剤層は、モノマー成分としてアルキル基含有(メタ)アクリル系モノマー(b1)及び官能基含有(メタ)アクリル系モノマー(b2)を少なくとも有する(メタ)アクリル系ポリマー(B)と、放射線反応性炭素−炭素二重結合を分子内に有する放射線反応性化合物とを反応させることによって得られる放射線硬化型(メタ)アクリル系ポリマーを含有しており、
前記(メタ)アクリル系ポリマー(A)の溶解度パラメータSPAと、前記(メタ)アクリル系ポリマー(B)の溶解度パラメータSPBとの差(|SPA−SPB|)が、0.4(cal/cm3)1/2以下であり、
前記(メタ)アクリル系ポリマー(A)の分子量分布MwA/MnA及び前記(メタ)アクリル系ポリマー(B)の分子量分布MwB/MnBがいずれも、14以下である半導体ウェハ保持保護用粘着フィルム。 - 前記中間層及び粘着剤層は、同時重層塗布方式により形成される請求項1に記載の半導体ウェハ保持保護用粘着フィルム。
- 前記中間層及び粘着剤層はいずれも、実質的に粘着付与剤を含有しない請求項1または2に記載の半導体ウェハ保持保護用粘着フィルム。
