Claims (14)
- タンタル含有基材のための化学的機械的研磨(CMP)組成物であって、
(a)シリカ研磨剤、
(b)有機酸化剤、該有機酸化剤はアントラキノン化合物であり、および
(c)それらのための液体キャリア、
を含む、組成物。 - 該有機酸化剤が、アノード反応およびカソード反応の両者を観察できるサイクリックボルタモグラムを特徴とする、可逆的酸化還元反応を受けることができる、請求項1の組成物。
- 該有機酸化剤が、少なくとも1つの酸性置換基またはそれらの塩を含む、請求項1の組成物。
