Claims (15)
- (i)白金、イリジウム、レニウム、ルテニウム、ロジウム、パラジウム、オスミウム、及び金からなる群より選択される貴金属を有する基材を、下記の(a)〜(c)を含有し且つpHが2〜12である化学機械的研磨系と接触させること:
(a)研磨材、研磨パッド又はそれらの組合せ、
(b)液体キャリヤ、及び

を含む、基材の研磨方法。 - 前記スルホン酸化合物が、2−ピリジンエタンスルホン酸、4−ピリジンエタンスルホン酸、1−(3−スルホプロピル)ピリジニウムヒドロキシド、スルファニル酸、ピリジンスルホン酸、ドデシルジメチル(3−スルホプロピル)アンモニウムヒドロキシド、2−(N−モルホリノ)エタンスルホン酸、N−2−アセトアミド−2−アミノエタンスルホン酸、3−(N−モルホリン)プロパンスルホン酸、N−トリス(ヒドロキシメチル)メチル−2−アミノエタンスルホン酸、N−2−ヒドロキシエチルピペラジン−N’−2−エタンスルホン酸、N−2−ヒドロキシエチルピペラジン−N’−3−プロパンスルホン酸、シクロヘキシルアミノエタンスルホン酸、3−(シクロヘキシルアミノ)プロパンスルホン酸、2−アクリルアミド−2−メチルプロパンスルホン酸、これらの塩、及びそれらの組み合わせからなる群より選択される、請求項1に記載の方法。
- 前記スルホン酸化合物が、ヒドロキノンスルホン酸、N−トリス(ヒドロキシメチル)メチル−2−アミノエタンスルホン酸、ベンゼンスルホン酸、イセチオン酸、5−ホルミル−2−フランスルホン酸、これらの塩、及びそれらの組み合わせからなる群より選択される、請求項1に記載の方法。
- 前記化学機械的研磨系が研磨材を含有している、請求項1に記載の方法。
- 前記研磨材が、アルミナ、シリカ、チタニア、セリア、ジルコニア、ゲルマニア、マグネシア、これらと共に生成される生成物、及びそれらの組み合わせからなる群より選択される金属酸化物である、請求項4に記載の方法。
- 前記研磨材がα−アルミナを含む、請求項5に記載の方法。
- 前記α−アルミナが200nm又はそれよりも大きい平均粒径を有する、請求項6に記載の方法。
- 前記研磨材がヒュームドアルミナを更に含む、請求項6に記載の方法。
- 前記系が、前記キャリヤ中に懸濁されている0.05重量%又はそれよりも多くの研磨材、及び0.01〜10重量%のスルホン酸化合物を含有している、請求項4に記載の方法。
- 前記研磨材が研磨パッドに固定されている、請求項4に記載の方法。
- 前記研磨材が粒子の形態であり、且つ前記キャリヤ中に懸濁されている、請求項4に記載の方法。
- 前記液体キャリヤが水を含む、請求項1に記載の方法。
- 前記貴金属が、白金、イリジウム、二酸化イリジウム、ルテニウム、又は二酸化ルテニウムである、請求項1に記載の方法。
- 前記貴金属が白金である、請求項13に記載の方法。
- 前記系が2〜7のpHを有する、請求項14に記載の方法。
