p−InP層 (1.0μm厚)
ノンドープGaInNAs無歪光吸収層(0.5μm厚)
n−InP層 (1.0μm厚)
n−InP基板
InP基板に整合する混晶半導体薄膜層の接合に2つの異なる種類のものがあることが分かっている。通常のものをタイプ1といい、新たに発見された接合をタイプ2と呼ぶ。この2種類の接合の様式の違いを説明する。
CB−VB=EgB・・・(2)
超格子膜厚が16.5nm/16.5nm、8.5nm/8.5nm、5.5nm/5.5nmという3種類の組み合わせを作って、10Kでのフォトルミネセンスを測定している。フォトルミネセンスは各々0.45eV、0.48eV、0.53eVにピークを持ち、超格子膜厚の薄い組み合わせの方がフォトルミネセンス強度が大きいという結果を得た。
非特許文献5は交差バンドギャップQ=230meVだと述べている。非特許文献6は交差バンドギャップがQ=250meVだと言っている。

とする。つまりInP基板との格子不整合が±0.2%以下だということである。これ以外では暗電流が高くなる。

トータルで見ると受光層の上に形成する窓層としてはInPの方が「InAlAs+InGaAs」の組合せ構造よりも優れるわけだが、Nを含む受光層はMOVPEよりもMBEで成長する方が結晶性に優れる。しかしMBEでInPを成長するのは量産性の点では問題がある。燐は燃え易いので設備のメンテナンスでMBE装置が大気に触れた時に燃える可能性があるためである。このためMBEで燐はできるだけ使いたくない。それに比べてInAlAsやInGaAsはMBEで問題無く容易に成長できる利点がある。
フォトダイオードの全体の断面図を図23に示す。超格子受光層の断面図を図12に示す。硫黄(S)ドープのn+−InP基板2を準備する。n型キャリヤ濃度は2×1018cm3である。n+−InP基板2の上にSiドープn+−InPバッファ層3を2μm厚みに成長させる。さらにInGaAsN/GaAsSbの超格子受光層4をMBE法によって形成する。超格子受光層4を混晶比も示すと、In0.56Ga0.44As0.99N0.01/GaAs0.51Sb0.49である。InGaAsN層の厚みは5nm、GaAsSbの厚みは5nmである。1周期厚みが10nmである。これを200対積層した。受光層の厚みの合計は2000nm(2μm)である。超格子受光層4の上にBeドープp+−InP窓層7を1μm厚みにエピタキシャル成長させた。
フォトダイオードの全体の断面図は図23に示したものと同様である。超格子受光層の断面図を図14に示す。実施例1に比べてD型層の成分として窒素Nが増えている。硫黄(S)ドープのn+−InP基板2の上に、Siドープn+−InPバッファ層3を2μm厚みに成長させ、InGaAsN/GaAsSbNの超格子受光層4をMBE法によって形成する。超格子受光層4を混晶比も示すと、In0.56Ga0.44As0.99N0.01/GaAs0.496Sb0.499N0.005である。InGaAsN層の厚みは5nm、GaAsSbNの厚みは5nmである。1周期厚みが10nmである。これを200対積層した。受光層の厚みの合計は2000nm(2μm)である。超格子受光層4の上にBeドープp+−InP窓層7を1μm厚みにエピタキシャル成長させた。これもMBE法で成長させた。窒素セルはECRセルであり、その他の材料は固体材料セルを用いた。
これもタイプ2の接合を形成する。交差バンドギャップは3.0μm程度である。2.8μm程度までの中赤外に対して感度があるフォトダイオードとなった。
フォトダイオードの全体の断面図は図23に示したものと同様である。超格子受光層の断面図を図16に示す。実施例1に比べG型層の成分としてアンチモン(Sb)が増えている。硫黄(S)ドープのn+−InP基板2の上に、Siドープn+−InPバッファ層3を2μm厚みに成長させ、InGaAsSbN/GaAsSbの超格子受光層4をMBE法によって形成する。超格子受光層4を混晶比も示すと、In0.58Ga0.42As0.969Sb0.01N0.021/GaAs0.51Sb0.49である。InGaAsSbN層の厚みは7nm、GaAsSbの厚みは3nmである。1周期厚みが10nmである。これを200対積層した。受光層の厚みの合計は2000nm(2μm)である。超格子受光層4の上にBeドープp+−InP窓層7を1μm厚みにエピタキシャル成長させた。これもMBE法で成長させた。窒素セルはECRセルであり、その他の材料は固体材料セルを用いた。
これもタイプ2の接合を形成する。交差バンドギャップは3.5μm程度である。3.3μm程度までの中赤外に対して感度があるフォトダイオードとなった。
フォトダイオードの全体の断面図は図23に示したものと同様である。超格子受光層の断面図を図18に示す。実施例1に比べG型層の成分としてアンチモン(Sb)が増え、D型層の成分として窒素(N)が増えている。硫黄(S)ドープのn+−InP基板2の上に、Siドープn+−InPバッファ層3を2μm厚みに成長させ、InGaAsSbN/GaAsSbNの超格子受光層4をMBE法によって形成する。超格子受光層4を混晶比も示すと、In0.58Ga0.42As0.969Sb0.01N0.021/GaAs0.496Sb0.499N0.005である。InGaAsSbN層の厚みは6nm、GaAsSbNの厚みは4nmである。1周期厚みが10nmである。これを200対積層した。受光層の厚みの合計は2000nm(2μm)である。超格子受光層4の上にBeドープp+−InP窓層7を1μm厚みにエピタキシャル成長させた。これもMBE法で成長させた。窒素セルはECRセルであり、その他の材料は固体材料セルを用いた。
これもタイプ2の接合を形成する。交差バンドギャップは3.5μm程度である。3.3μm程度までの中赤外に対して感度があるフォトダイオードとなった。
フォトダイオードの全体の断面図は図23に示したものと同様である。超格子受光層の断面図を図20に示す。実施例1に比べG型層の成分としてアンチモン(Sb)、燐(P)が増え、D型層の成分として窒素(N)が増えている。硫黄(S)ドープのn+−InP基板2の上に、Siドープn+−InPバッファ層3を2μm厚みに成長させ、InGaAsSbPN/GaAsSbNの超格子受光層4をMBE法によって形成する。超格子受光層4を混晶比も示すと、In0.5Ga0.5As0.955Sb0.02P0.01N0.015/GaAs0.476Sb0.514N0.01である。InGaAsSbPN層の厚みは5nm、GaAsSbNの厚みは5nmである。1周期厚みが10nmである。これを200対積層した。受光層の厚みの合計は2000nm(2μm)である。超格子受光層4の上にBeドープp+−InP窓層7を1μm厚みにエピタキシャル成長させた。これもMBE法で成長させた。窒素セルはECRセルであり、その他の材料は固体材料セルを用いた。
これもタイプ2の接合を形成する。交差バンドギャップは3.3μm程度である。3.1μm程度までの中赤外に対して感度があるフォトダイオードとなった。

これもタイプ2の接合を形成する。交差バンドギャップは3.1μm程度である。2.9μm程度までの中赤外に対して感度があるフォトダイオードとなった。
フォトダイオードの全体の断面図を図26に示す。超格子受光層の断面図を図12に示す。硫黄(S)ドープのn+−InP基板2を準備する。n型キャリヤ濃度は2×1018cm3である。n+−InP基板2の上にSiドープn+−InPバッファ層3を2μm厚みに成長させる。さらにInGaAsN/GaAsSbの超格子受光層4をMBE法によって形成する。超格子受光層4を混晶比も示すと、In0.56Ga0.44As0.99N0.01/GaAs0.51Sb0.49である。InGaAsN層の厚みは5nm、GaAsSbの厚みは5nmである。1周期厚みが10nmである。これを200対積層した。受光層の厚みの合計は2000nm(2μm)である。超格子受光層4の上にBeドープInAlAs+InGaAs窓層7をエピタキシャル成長させた。
InAlAsの厚みは1μm、InGaAsの厚みは0.2μmである。InAlAsは、InPと同程度のバンドギャップを有するので、リーク電流を堰き止める効果がある。しかしAlを含むため酸化し易いという欠点があるので、InGaAsでキャップする。InGaAsに対するパッシベーション膜形成技術は確立している。
図24に中赤外用のフォトダイオードアレイの構造例を示す。鉄(Fe)ドープ半絶縁性(SI)InPウエハ−を基板として用いる。これは裏面入射型とする。裏面から入射した光の吸収を減らすために透明度の高い半絶縁性のInPを基板としている。InP基板の上にn+−InPバッファ層、多重量子井戸構造(MQW)、p+−InGaAs層、p+−InP窓層をエピタキシャル成長させる。n+−InPバッファ層は、2μmの厚みを持ち、Siドープでn型キャリヤ濃度(電子)はn=5×1017cm−3である。多重量子井戸(MQW)は、3nm〜10nmの厚みを持つ沈降層Gと隆起層Dの繰り返しから成りタイプ2の接合を形成するものである。
隆起層D=GaAsSb、GaAsSbN、GaAsSbPN
これは1×4のアレイであるが、縦横の素子数は任意である。例えば、4×4のアレイとか、4×16、32×32のアレイとすることもできる。

Claims (11)
- InP基板と、−0.2%〜+0.2%の格子不整合の範囲でInPに格子整合しIn、Ga、As、Nを少なくとも含む3−5族混晶よりなり厚みが3nm〜10nmで価電子帯、伝導帯が接合で下降する沈降層と、−0.2%〜+0.2%の格子不整合の範囲でInPに格子整合しGa、As、Sbを少なくとも含む3−5族混晶よりなり厚みが3nm〜10nmで接合において価電子帯、伝導帯が上昇する隆起層との組み合わせであって、隆起層の価電子帯と沈降層の伝導帯のエネルギー差である交差バンドギャップが光波長3.0μm〜3.5μmに対応するものである沈降層・隆起層組合わせを複数回積層してなり合計の厚みが2μm〜7μmである超格子受光層と、超格子受光層に形成されたpn接合とを含むことを特徴とする受光デバイス。

- 接合において価電子帯、伝導帯が上がる隆起層の組成がGaAsSbNであることを特徴とする請求項1に記載の受光デバイス。
- 接合において価電子帯、伝導帯が上がる隆起層の組成がGaAsSbPNであることを特徴とする請求項1に記載の受光デバイス。
- 沈降層がIn 0.56 Ga 0.44 As 0.99 N 0.01 であり、隆起層がGaAs 0.51 Sb 0.49 であり、、沈降層厚みが5nm、隆起層厚みが5nmであり、交差バンドギャップが3.0μmであり、隆起層・沈降層の組み合わせの周期が200周期であって、超格子受光層の全体の厚みが2000nmであることを特徴とする請求項1に記載の受光デバイス。
- 沈降層がIn 0.58 Ga 0.42 As 0.969 Sb 0.01 N 0.021 であり、隆起層がGaAs 0.496 Sb 0.499 N 0.005 であり、沈降層厚みが6nm、隆起層厚みが4nmであり、交差バンドギャップが3.5μmであり、隆起層・沈降層の組み合わせの周期が200周期であって、超格子受光層の全体の厚みが2000nmであることを特徴とする請求項1に記載の受光デバイス。
- InP窓層を設けることを特徴とする請求項1〜7の何れかに記載の受光デバイス。
- 超格子受光層の上にInAlAs層を設け、さらにその上にInGaAs層を設けることを特徴とする請求項1〜7の何れかに記載の受光デバイス。
