Description
Claims (2)
- 少なくとも有機ポリシラザンと感光剤とを含む原料液を基板上に塗布し、熱硬化することにより形成される有機シロキサン系絶縁膜の製造方法において、
前記有機シロキサン系絶縁膜はシリコン、酸素、炭素、水素、窒素を少なくとも含み、該有機シロキサン系絶縁膜中のシリコン量に対する窒素量が元素比で0.04以上0.5以下であり、該有機シロキサン系絶縁膜の最も厚い部分の膜厚が1.5μm以上5μm以下であり、
前記有機シロキサン系絶縁膜は、前記原料液を前記基板上に塗布した塗布膜に対して、照射量50mJ/cm 2 以下の条件で全面露光を施し、さらに湿度40%RH以下、温度20℃以下、時間5分以下の条件で加湿処理を施し、さらに大気雰囲気中で熱硬化することにより形成されることを特徴とする有機シロキサン系絶縁膜の製造方法。 - 請求項1に記載の有機シロキサン系絶縁膜の製造方法において、
前記原料液を基板上に塗布した塗布膜に対して、全面露光と加湿処理を実質的に省略し、不活性ガス雰囲気中で熱硬化することにより形成されることを特徴とする有機シロキサン系絶縁膜の製造方法。
