Claims (2)
- 複数の半導体素子が形成された半導体ウェハの表面の外部接続用電極に突起電極である半田バンプを形成する工程と、次いで前記半田バンプが形成された半導体ウェハの表面にBステージ状態の樹脂層を形成する樹脂層形成工程と、次いで前記樹脂層を切断し更に半導体ウェハの表面に前記半導体素子の厚さより深い溝を前記半導体素子の境界線に沿って形成する溝加工工程と、次いで前記溝が形成された半導体ウェハの裏面を機械研削による薄化加工によって前記溝が露呈する100μm以下の厚さまで削ることにより半導体ウェハを個片の半導体素子に分割する半導体素子分割工程とを含むことを特徴とする半導体装置の製造方法。
- 前記溝加工は、前記樹脂層を切断して半導体ウェハの表面を露呈させる樹脂切断工程と、次いで前記樹脂層切断工程により露呈した部分の半導体ウェハの表面に溝を形成するハーフカット工程とを含むことを特徴とする請求項1記載の半導体装置の製造方法。
