Description
【発明の属する技術分野】
本発明は、スパッタリングによって膜を形成する際に、スパッタ時に発生するパーティクル(発塵)やノジュールを低減し、且つ高密度で品質のばらつきが少なく量産性を向上させることのできる、特にZnS−SiO2相変化型光ディスク保護膜形成に有用であるZnS−SiO2スパッタリングターゲットに関する。

【従来の技術】
近年、磁気ヘッドを必要とせずに記録・再生ができる高密度記録光ディスク技術が開発され、急速に関心が高まっている。この光ディスクは再生専用型、追記型、書き換え型の3種類に分けられるが、特に追記型又は書き換え型で使用されている相変化方式が注目されている。この相変化型光ディスクを用いた記録・再生の原理を以下に簡単に説明する。
相変化光ディスクは、基板上の記録薄膜をレーザー光の照射によって加熱昇温させ、その記録薄膜の構造に結晶学的な相変化(アモルファス⇔結晶)を起こさせて情報の記録・再生を行うものであり、より具体的にはその相間の光学定数の変化に起因する反射率の変化を検出して情報の再生を行うものである。

上記の相変化は1〜数μm程度の径に絞ったレーザー光の照射によって行なわれる。この場合、例えば1μmのレーザービームが10m/sの線速度で通過するとき、光ディスクのある点に光が照射される時間は100nsであり、この時間内で上記相変化と反射率の検出を行う必要がある。
また、上記結晶学的な相変化すなわちアモルファスと結晶との相変化を実現する上で、溶融と急冷が光ディスクの相変化記録層だけでなく周辺の誘電体保護層やアルミニウム合金の反射膜にも繰返し付与されることになる。

このようなことから相変化光ディスクは、Ge−Sb−Te系等の記録薄膜層の両側をZnS・SiO2系の高融点誘電体の保護層で挟み、さらにアルミニウム合金反射膜を設けた四層構造となっている。
このなかで反射層と保護層はアモルファス部と結晶部との吸収を増大させ反射率の差が大きい光学的機能が要求されるほか、記録薄膜の耐湿性や熱による変形の防止機能、さらには記録の際の熱的条件制御という機能が要求される(雑誌「光学」26巻1号頁9〜15参照)。
このように、高融点誘電体の保護層は昇温と冷却による熱の繰返しストレスに対して耐性をもち、さらにこれらの熱影響が反射膜や他の箇所に影響を及ぼさないようにし、かつそれ自体も薄く、低反射率でかつ変質しない強靭さが必要である。この意味において誘電体保護層は重要な役割を有する。

上記誘電体保護層は、通常スパッタリング法によって形成されている。このスパッタリング法は正の電極と負の電極とからなるターゲットとを対向させ、不活性ガス雰囲気下でこれらの基板とターゲットの間に高電圧を印加して電場を発生させるものであり、この時電離した電子と不活性ガスが衝突してプラズマが形成され、このプラズマ中の陽イオンがターゲット(負の電極)表面に衝突してターゲット構成原子を叩きだし、この飛び出した原子が対向する基板表面に付着して膜が形成されるという原理を用いたものである。

従来、上記保護層は可視光域での透過性や耐熱性等を要求されるため、ZnS−SiO2等のセラミックスターゲットを用いてスパッタリングし、500〜2000Å程度の薄膜が形成されている。
これらの材料は、高周波スパッタリング(RF)装置、マグネトロンスパッタリング装置又はターゲット材に特殊な処理を施してDC(直流)スパッタリング装置を使用して成膜される。
ZnS−SiO2ターゲットの結晶粒を微細化し、且つ高密度化することで、ターゲットのスパッタ面を均一かつ平滑にすることが可能であり、パーティクルやノジュールを低減させ、さらにターゲットライフも長くなるという特徴を有する。その結果として光ディスクの生産性が向上することは知られている。
しかし、従来ZnS−SiO2ターゲットに使用されるSiO2は、4N以上の高純度で平均粒径が0.1〜20μmのものが使用されており、通常800〜1200°Cの間で焼結して製造されているが、このような温度範囲ではSiO2自体の変形等は発生せず、ZnSとの反応も起こらない。
したがって、このようにして製造されたZnS−SiO2ターゲットはZnSとSiO2の間に空隙を生じ易く、SiO2を微細にするほどそれが顕著となり、ZnSの緻密化も阻害されるため、ターゲット密度が低下するという問題があった。

このため、従来高密度化するためにはホットプレス等による製造条件をより高温、高面圧にする必要があった。しかし、例えば、ホットプレス法で作製する場合、高温になるほど1工程に要する時間が長くなり、また高面圧にするほどグラファイト型の強度を保つため、外周の肉厚を大きくし、荷重面積部分を小さくしなければならない。この結果、ホットプレスのバッチ当たりの生産量が著しく減少するという問題を生じた。
逆に、生産量を減少させないように、ホットプレス装置を大きくし、グラファイト型自体も大きくすることも考えられるが、ホットプレス装置やグラファイト型等のコストが上昇する。
このようなことから、従来は高密度のZnS−SiO2相変化型光ディスク保護膜用スパッタリングターゲットを低コストで得ることができなかった。
したがって、一般には低密度のターゲットを使用せざるを得ず、この結果スパッタリングによって膜を形成する際に、スパッタ時に発生するパーティクル(発塵)やノジュールが発生するため、成膜の均一性及び品質が低下し、生産性も劣るという問題があった。

【発明が解決しようとする課題】
本発明は、安定して低コストで結晶粒が微細な90%以上の高密度ターゲット作製出来るようにし、さらに成膜の均一性を高め、生産効率を上げることができる光ディスク保護膜形成用スパッタリングターゲット及び該スパッタリングターゲットを使用してZnS−SiO2相変化型光ディスク保護膜を形成した光記録媒体を得ることを目的とする。

【課題を解決するための手段】
上記の課題を解決するために、本発明者らは鋭意研究を行った結果、ZnS−SiO2に添加物を加えることにより、ZnSとの空隙を低減させ、微細化しても容易に高密度化することが可能となり、保護膜としての特性も損なわず、さらにスパッタ時に発生するパーティクルやノジュールを低減でき、膜厚均一性も向上できるとの知見を得た。
本発明はこの知見に基づき、
1.添加物としてNa、K又はこれらの酸化物から選択した1種以上を、添加物元素の酸化物換算で0.1〜5wt%含有し、相対密度が95%以上、SiO2部の結晶粒の平均粒径が0.1〜10μmであることを特徴とするZnS−SiO2スパッタリングターゲット
2.添加物として硼素、アルミニウム、りん、砒素又はこれらの酸化物から選択した1種以上を、添加物元素の酸化物換算で0.1〜10wt%含有することを特徴とする上記1記載のZnS−SiO2スパッタリングターゲット
3.相対密度97%以上であることを特徴とする上記1又は2記載のZnS−SiO2スパッタリングターゲット、を提供する。

【発明の実施の形態】
本発明のZnS−SiO2系スパッタリングターゲットは、添加物としてNa、K又はこれらの酸化物から選択した1種以上を、添加物元素の酸化物換算で0.1〜5wt%含有する。Na、K又はこれらの酸化物を添加することにより高密度のZnS−SiO2系スパッタリングターゲットを得ることができる。
上記に、さらに硼素、アルミニウム、りん、砒素又はこれらの酸化物を、添加物元素の酸化物換算で0.1〜10wt%含有させることもできる。これらの材料の添加に際しては、特に上記Na、K又はこれらの酸化物から選択した添加物等の2倍以下が望ましい。

上記Na、K又はこれらの酸化物から選択した添加物等の添加量が、添加物元素の酸化物換算で0.1wt%未満では添加の効果がなく、また5wt%を超えると、膜特性が大きく変化したり、耐食性が劣化し好ましくないので、総量で添加物元素の酸化物換算で0.1〜5wt%とする。
硼素、アルミニウム、りん、砒素又はこれらの酸化物の添加は耐食性の向上にさらに効果がある。添加物元素の酸化物換算で0.1wt%未満では添加の効果がなく、また10wt%を超えると膜特性が大きく変り好ましくないので、添加により耐食性を向上させる場合には、総量で添加物元素の酸化物換算で0.1〜10wt%とする。ZnS−SiO2相変化型光ディスク保護膜形成用スパッタリングターゲットの要求特性に応じて上記添加物及び添加量を適宜選択し調節する。
ターゲットの製造に際しては、上記の添加元素をZnS粉末とSiO2粉末に均一に分散混合して、これをホットプレス等により成形する。好ましくは、上記添加元素又はその塩とSiO2粉末を混合加熱した後、残部ZnS粉末と混合しホットプレスにより成形する。
これにより、ZnSとSiO2間の空隙が少なく、相対密度95%以上であるZnS−SiO2相変化型光ディスク保護膜形成用スパッタリングターゲットを得ることができる。

さらに、上記の材料を添加するだけで、ZnS−SiO2系ターゲットの結晶粒を微細化し、且つ高密度化することもできるので、ターゲットのスパッタ面を均一かつ平滑にすることができ、スパッタリング時のパーティクルやノジュールを低減させ、さらにターゲットライフも長くすることができるという著しい効果を有する。その結果として、ZnS−SiO2相変化型光ディスク保護膜を形成した光記録媒体の生産性が向上し、品質の優れた材料を得ることができる。
SiO2の結晶粒の平均粒径を0.1〜30μmとすることによって、上記の特性をさらに改善することができる。

【実施例および比較例】
以下、実施例および比較例に基づいて説明する。なお、本実施例はあくまで一例であり、この例によって何ら制限されるものではない。すなわち、本発明は特許請求の範囲によってのみ制限されるものであり、本発明に含まれる実施例以外の種々の変形を包含するものである。

(実施例1)
純度99.99%以上のSiO2系粉末をZnSに対し20mol%の比率で混合し、さらにこれに対し0.1wt%Na2Oを添加して混合した。
この混合粉をグラファイトダイスに充填し、Ar雰囲気、面圧150kg/cm2、温度1000°Cの条件でホットプレスを行った。これによって得られたターゲットの相対密度は99%であった。このターゲットの表面顕微鏡写真を図1に示す。
図1の黒色球形部はSiO2を示しており、SiO2の結晶粒の平均粒径は10μm以下であり、ZnSとSiO2間の表面に空隙は殆ど認められない。この結果、高密度ZnS−SiO2相変化型光ディスク保護膜形成用スパッタリングターゲットが得られた。

純度99.99%以上のSiO2系粉末をZnSに対し20mol%の比率で混合し、さらにこれに対し0.1wt%Na2O及び0.01wt%MgOを添加して混合した。
この混合粉を実施例1と同様にグラファイトダイスに充填し、Ar雰囲気、面圧150kg/cm2、温度1000°Cの条件でホットプレスを行った。これによって得られたターゲットの相対密度は97%であった。
実施例1と同様に、SiO2の結晶粒の平均粒径は10μm以下であり、ZnSとSiO2間の表面に空隙は殆ど認められなかった。この結果、ZnS−SiO2相変化型光ディスク保護膜形成に好適な高密度スパッタリングターゲットが得られた。

実施例1と同様に、SiO2の結晶粒の平均粒径は10μm以下であり、ZnSとSiO2間の表面に空隙は殆ど認められなかった。この結果、ZnS−SiO2相変化型光ディスク保護膜形成に好適な高密度スパッタリングターゲットが得られた。

この混合粉をグラファイトダイスに充填し、Ar雰囲気、面圧150kg/cm2、温度1000°Cの条件でホットプレスを行った。これによって得られたターゲットの相対密度は97%であった。この結果、高密度ZnS−SiO2相変化型光ディスク保護膜形成用スパッタリングターゲットが得られた。このSEM写真を図2に示す。
図2の黒色球形部はSiO2を示しており、その平均粒径は10μm以下であり、ZnSとSiO2間の空隙が少ないことが分かる。

このターゲットの表面顕微鏡写真を図3に示す。上記と同様に、図3の黒色球形部はSiO2を示しており、その平均粒径は10〜20μmであり、ZnSとSiO2間に多くの空隙が認められた。

純度99.99%以上のSiO2粉を用い、ZnSに対し20mol%の比率SiO2粉を均一に混合する。さらにこれに対し0.5wt%Al2O3を添加して混合した。
この混合粉をグラファイトダイスに充填し、Ar雰囲気、面圧150kg/cm2、温度1000°Cの条件でホットプレスを行った。これによって得られたターゲットの相対密度は91%であった。この結果、本発明の実施例よりも密度に劣るZnS−SiO2相変化型光ディスク保護膜形成用スパッタリングターゲットとなった。また、このターゲットの平均粒径は10〜20μmであり、ZnSとSiO2間に多くの空隙が認められた。

【発明の効果】
本発明の添加物を加えることにより、ZnSとの空隙を低減させ、SiO2を微細化しても容易に高密度化することが可能となり、保護膜としての特性も損なわず、スパッタ時に発生するパーティクル(発塵)やノジュールの発生を抑制し、成膜の均一性を高め、生産効率を上げることができる光ディスク保護膜形成用スパッタリングターゲット及び該スパッタリングターゲットを使用してZnS−SiO2相変化型光ディスク保護膜を形成した光記録媒体得ることができるという優れた効果を有する。

Claims (3)
- 添加物としてNa、K又はこれらの酸化物から選択した1種以上を、添加元素の酸化物換算で0.1〜5wt%含有し、相対密度が95%以上、SiO2部の結晶粒の平均粒径が0.1〜10μmであることを特徴とするZnS−SiO2スパッタリングターゲット。
- 添加物として硼素、アルミニウム、りん、砒素又はこれらの酸化物から選択した1種以上を、添加元素の酸化物換算で0.1〜10wt%含有することを特徴とする請求項1記載のZnS−SiO2スパッタリングターゲット。
- 相対密度97%以上であることを特徴とする請求項1又は2記載のZnS−SiO2スパッタリングターゲット。
