Abstract
【解決手段】本発明の一実施形態は、誘電体層と、上記誘電体層を挟んで互いに対向するように配置される第1及び第2内部電極と、を含むセラミック本体と、上記セラミック本体の外側に配置される第1及び第2外部電極と、を含み、上記誘電体層はジルコニウム(Zr)を含み、Zr含量を原子比(atomic ratio)基準で2×Zr/(Ba+Ca+Ti+Zr)と定義して、Zr含量が3.0at%以下のコア部と4.0〜15.0at%の含量範囲をなすシェル部とからなる結晶粒を第1結晶粒とすると、上記第1結晶粒の個数分率が誘電体層中における全体結晶粒に対して4%以上である、積層セラミックキャパシターを提供する。

Description
本発明の一実施形態によると、誘電体組成物は、Zr含量が互いに異なるBa(Ti1−xZrx)O3とBa(Ti1−yZry)O3をそれぞれ第1主成分及び第2主成分とする母材粉末を含む。
本発明の一実施形態によると、上記誘電体組成物は、第1副成分として、Mn、V、Cr、Fe、Ni、Co、Cu、及びZnの少なくとも一つ以上を含む酸化物あるいは炭酸塩を含むことができる。
本発明の一実施形態によると、上記誘電体組成物は、Ba及びCaの少なくとも一つを含む酸化物または炭酸塩である第2副成分を含むことができる。
第3副成分として、Siを含む酸化物または炭酸塩、あるいはSiを含むガラス(Glass)化合物を含むことができる。
上記誘電体組成物は、上記母材粉末100at%に対して、Y、Dy、Ho、Er、Gd、Ce、Nd、Sm、La、Tb、Yb、及びPrの少なくとも一つを含む酸化物または炭酸塩である第4副成分を0.0〜4.0at%で含むことができる。
本発明の一実施形態によると、上記誘電体組成物は、原子価固定アクセプター(fixed‐valence acceptor)元素であるMgまたはAlを含む酸化物または炭酸塩である第5副成分を含むことができる。

Claims (18)
- 誘電体層と、前記誘電体層を挟んで互いに対向するように配置される第1及び第2内部電極と、を含むセラミック本体と、
前記セラミック本体の外側に配置される第1及び第2外部電極と、を含み、
前記誘電体層はジルコニウム(Zr)を含み、Zr含量を原子比(atomic ratio)基準で2×Zr/(Ba+Ca+Ti+Zr)と定義して、Zr含量が3.0at%以下のコア部と4.0〜15.0at%の含量範囲をなすシェル部とからなる結晶粒を第1結晶粒とすると、前記第1結晶粒の個数分率が誘電体層中における全体結晶粒に対して4%以上である、積層セラミックキャパシター。 - 前記誘電体層は、Zr含量が互いに異なるBa(Ti1−xZrx)O3とBa(Ti1−yZry)O3をそれぞれ第1主成分及び第2主成分とする母材粉末を含む誘電体組成物を含む、請求項1に記載の積層セラミックキャパシター。
- 前記第1主成分(Ba(Ti1−xZrx)O3)と第2主成分(Ba(Ti1−yZry)O3)とからなる、(1‐z)Ba(Ti1−xZrx)O3+zBa(Ti1−yZry)O3で表される誘電体組成物において、
前記xが0.03以下であり、前記第2主成分の粉末のZr含量yと第2主成分の粉末のモル分率zは、横軸がZr含量yであって縦軸が第2主成分粉末のモル分率zであるグラフにおいて、A(5,95)、B(10,90)、C(20,50)、D(35,30)、E(50,20)、F(75,15)、G(100,10)、H(100,2)、I(75,3)、J(50,4)、K(35,5)、L(20,5)、M(10,20)、及びN(5,40)の地点を連結した図形の境界及び内部領域に属する、請求項2に記載の積層セラミックキャパシター。 - 前記Ba(Ti1−xZrx)O3とBa(Ti1−yZry)O3において、前記BaがCaで置換され、前記置換されたCaの含量は20at%以下である、請求項2または3に記載の積層セラミックキャパシター。
- 前記誘電体組成物は、前記母材粉末100at%に対して、Mn、V、Cr、Fe、Ni、Co、Cu、及びZnの少なくとも一つを含む酸化物または炭酸塩である第1副成分を0.2〜2.0at%の含量でさらに含む、請求項2〜4のいずれか一項に記載の積層セラミックキャパシター。
- 前記誘電体組成物は、前記母材粉末100at%に対して、Ba及びCaの少なくとも一つを含む酸化物または炭酸塩である第2副成分を0.0〜3.0at%の含量でさらに含む、請求項2〜5のいずれか一項に記載の積層セラミックキャパシター。
- 前記誘電体組成物は、前記母材粉末100at%に対して、Siを含む酸化物または炭酸塩、あるいはSiを含むガラス(Glass)化合物である第3副成分を0.2〜5.0at%の含量でさらに含む、請求項2〜6のいずれか一項に記載の積層セラミックキャパシター。
- 前記誘電体組成物は、前記母材粉末100at%に対して、Y、Dy、Ho、Er、Gd、Ce、Nd、Sm、La、Tb、Yb、及びPrの少なくとも一つを含む酸化物または炭酸塩である第4副成分を0.0〜4.0at%の含量でさらに含む、請求項2〜7のいずれか一項に記載の積層セラミックキャパシター。
- 前記誘電体組成物は、前記母材粉末100at%に対して、原子価固定アクセプター(fixed‐valence acceptor)元素であるMgまたはAlを含む酸化物または炭酸塩である第5副成分を0.0〜2.0at%の含量でさらに含む、請求項2〜8のいずれか一項に記載の積層セラミックキャパシター。
- 前記コア部の直径が50nm以上である、請求項1〜9のいずれか一項に記載の積層セラミックキャパシター。
- Zr含量が互いに異なるBa(Ti1−xZrx)O3とBa(Ti1−yZry)O3をそれぞれ第1主成分及び第2主成分とする母材粉末を含み、前記xが0.03以下であり、前記第2主成分の粉末のZr含量yと第2主成分の粉末のモル分率zは、横軸がZr含量yであって縦軸が第2主成分粉末のモル分率zであるグラフにおいて、A(5,95)、B(10,90)、C(20,50)、D(35,30)、E(50,20)、F(75,15)、G(100,10)、H(100,2)、I(75,3)、J(50,4)、K(35,5)、L(20,5)、M(10,20)、及びN(5,40)の地点を連結した図形の境界及び内部領域に属する、誘電体組成物。
- 前記Ba(Ti1−xZrx)O3とBa(Ti1−yZry)O3において、前記BaがCaで置換され、前記置換されたCaの含量は20at%以下である、請求項11に記載の誘電体組成物。
- 全体含量100at%基準でZrの含量が3.0at%以下であるコア部と全体含量100at%基準でZrの含量が4.0〜15.0at%の含量範囲をなすシェル部とからなる第1結晶粒を含み、組成物全体の結晶粒に対して、前記第1結晶粒の個数分率が4%以上である、誘電体組成物。
- 前記誘電体組成物は、前記誘電体組成物100at%に対して、Mn、V、Cr、Fe、Ni、Co、Cu、及びZnの少なくとも一つを含む酸化物または炭酸塩である第1副成分を0.2〜2.0at%の含量でさらに含む、請求項13に記載の誘電体組成物。
- 前記誘電体組成物は、前記誘電体組成物100at%に対して、Ba及びCaの少なくとも一つを含む酸化物または炭酸塩である第2副成分を0.0〜3.0at%の含量でさらに含む、請求項13または14に記載の誘電体組成物。
- 前記誘電体組成物は、前記誘電体組成物100at%に対して、Siを含む酸化物または炭酸塩、あるいはSiを含むグラス(Glass)化合物である第3副成分を0.2〜5.0at%の含量でさらに含む、請求項13〜15のいずれか一項に記載の誘電体組成物。
- 前記誘電体組成物は、前記誘電体組成物100at%に対して、Y、Dy、Ho、Er、Gd、Ce、Nd、Sm、La、Tb、Yb、及びPrの少なくとも一つを含む酸化物または炭酸塩である第4副成分を0.0〜4.0at%の含量でさらに含む、請求項13〜16のいずれか一項に記載の誘電体組成物。
- 前記誘電体組成物は、前記誘電体組成物100at%に対して、原子価固定アクセプター(fixed‐valence acceptor)元素であるMgまたはAlを含む酸化物または炭酸塩である第5副成分を0.0〜2.0at%の含量でさらに含む、請求項13〜17のいずれか一項に記載の誘電体組成物。
