Abstract
【解決手段】基板上に酸化物半導体膜を形成し、酸化物半導体膜上に酸化物半導体以外の半導体膜を形成した後、酸化物半導体膜と該半導体膜との界面において、酸化物半導体膜中の酸素原子と半導体膜中の原子とを結合させる。これにより、酸化物半導体膜と該半導体膜との界面において構造を連続させることができる。また、酸化物半導体膜から脱離した酸素が、該半導体膜に拡散することで、該半導体膜は酸化されるため、絶縁膜とすることができる。このようにして形成されたゲート絶縁膜を用いることで、酸化物半導体膜とゲート絶縁膜との界面において電子の界面散乱が抑制され、電気的特性に優れたトランジスタを作製できる。

本実施の形態では、半導体装置及び半導体装置の作製方法の一形態を、図1乃至図3を用いて説明する。
本実施の形態では、実施の形態1と異なる構造のトランジスタ及びその作製方法について、図4及び図5を参照して説明する。
本実施の形態では、実施の形態1及び実施の形態2と異なる構造のトランジスタ及びその作製方法について、図6及び図7を参照して説明する。
本実施の形態では、実施の形態1乃至3と異なる構造のトランジスタ及びその作製方法について、図8及び図9を参照して説明する。
実施の形態1乃至4で例示したトランジスタを用いて表示機能を有する半導体装置(表示装置ともいう)を作製することができる。また、トランジスタを含む駆動回路の一部または全体を、画素部と同じ基板上に一体形成し、システムオンパネルを形成することができる。
本実施の形態では、先の実施の形態に示す半導体装置の一例として記憶装置を、図12を参照して説明する。
本発明の一態様に係る半導体装置は、さまざまな電子機器(遊技機も含む)に適用することができる。電子機器としては、例えば、テレビジョン装置(テレビ、またはテレビジョン受信機ともいう)、コンピュータ用などのモニタ、デジタルカメラ、デジタルビデオカメラ等のカメラ、デジタルフォトフレーム、携帯電話機(携帯電話、携帯電話装置ともいう)、携帯型ゲーム機、携帯情報端末、音響再生装置、パチンコ機などの大型ゲーム機などが挙げられる。上記実施の形態で説明した半導体装置を具備する電子機器の例について説明する。

Claims (11)
- 基板上に設けられた酸化物半導体膜と、
前記酸化物半導体膜の一部と重畳するゲート電極と、
前記酸化物半導体膜と前記ゲート電極との間に設けられるゲート絶縁膜と、
前記酸化物半導体膜に接するソース電極及びドレイン電極と、を有し、
前記酸化物半導体膜と接する前記ゲート絶縁膜の界面において、前記酸化物半導体膜の元素と前記ゲート絶縁膜の元素とが混在した混合領域を有する、半導体装置。 - 前記混合領域は、2nm以上5nm以下の厚みを有する、請求項1に記載の半導体装置。
- 前記ゲート絶縁膜は、酸化シリコン、酸化アルミニウム、酸化ジルコニウム、酸化ハフニウム、酸化タンタルのいずれか一である、請求項1又は2に記載の半導体装置。
- 前記混合領域は、In、Ga、Sn、およびZnから選ばれた一種以上の元素を含む、請求項1乃至3のいずれか一に記載の半導体装置。
- 基板上に設けられた酸化物半導体膜と、
前記酸化物半導体膜の一部と重畳するゲート電極と、
前記酸化物半導体膜と前記ゲート電極との間に設けられる第1のゲート絶縁膜及び第2のゲート絶縁膜と、
前記酸化物半導体膜に接するソース電極及びドレイン電極と、を有し、
前記酸化物半導体膜と接する前記第1のゲート絶縁膜は、前記酸化物半導体膜の元素を含む、半導体装置。 - 前記第1のゲート絶縁膜は、2nm以上5nm以下の厚みを有する、請求項5に記載の半導体装置。
- 前記第1のゲート絶縁膜は、酸化シリコン、酸化アルミニウム、酸化ジルコニウム、酸化ハフニウム、酸化タンタルのいずれか一である、請求項5に記載の半導体装置。
