Abstract
【解決手段】ドレインとソースとゲートとを有し、ドレインとソースとの電位の低い主電極を仮想ソースとしドレインとソースとの電位の高い主電極を仮想ドレインとしたHEMT構造をなし、ゲートと仮想ソースとの間に印加されるゲート信号により双方向に電流をオン・オフする半導体スイッチQ3と、半導体スイッチQ3のゲートと仮想ソースとの間に接続され、ゲート信号をゲートに印加するゲート信号部13と、半導体スイッチQ3の仮想ドレインとゲートとの間に接続され、抵抗16と定電圧ダイオード15とを有する過電圧保護回路とを備える。

Claims (2)
- ドレインとソースとゲートとを有し、前記ドレインと前記ソースとの電位の低い主電極を仮想ソースとし前記ドレインと前記ソースとの電位の高い主電極を仮想ドレインとしたHEMT構造をなし、前記ゲートと前記仮想ソースとの間に印加されるゲート信号により双方向に電流をオン・オフする半導体スイッチと、
前記半導体スイッチの仮想ドレインとゲートとの間に接続され、抵抗と定電圧ダイオードとを有する過電圧保護回路と、
を備えることを特徴とする双方向スイッチ。 - 前記半導体スイッチの仮想ドレインにカソードが接続され、前記ゲート信号が出力される一端にアノードが接続された第1ダイオードと、
前記ゲート信号が出力される一端と前記第1ダイオードのアノードとにアノードが接続され、前記半導体スイッチの仮想ソースにカソードが接続された第2ダイオードとを備え、
前記過電圧保護回路は、第3ダイオードと前記抵抗と前記定電圧ダイオードとの直列回路を有することを特徴とする請求項1記載の双方向スイッチ。
