Abstract
【課題】相異する特性を有する2つの太陽電池層により構成された薄膜型太陽電池において、製造コストを抑制しながら効率を高めることのできる太陽電池の構造を提供する。
【解決手段】本発明に係る薄膜型太陽電池は、光電変換層を含む複数個の単位セルを直列接続した第1太陽電池層320と、光電変換層を含む複数個の単位セルを直列接続した第2太陽電池層330とを備えている。これら第1太陽電池層と第2太陽電池層とは、電極連結部360a,360bにより並列接続される。第1太陽電池層と第2太陽電池層とは、バンドギャップエネルギーが相異し且つ動作電圧が略一致する。

Description
本発明は、集積化された薄膜型太陽電池モジュールとその製造方法に関し、特に、太陽電池の光電変換効率を改善する技術に関する。
太陽電池は、次世代クリーンエネルギー源として、数十年の間に数多くの研究が進められている。今までに太陽電池の素材としては、単結晶シリコン、多結晶シリコン、非晶質シリコン、非晶質SiC、非晶質SiN、非晶質SiGe、非晶質SiSnなどのIV族系の材料、又は、ガリウム砒素(GaAs)、アルミニウムガリウム砒素(AlGaAs)、インジウムリン(InP)などのIII−V族や、CdS、CdTe、Cu2SなどのII−VI族の化合物半導体などが使用されている。また、太陽電池の構造としては、背面電界型を包含するpn構造、pin構造、ヘテロ接合構造、ショットキー構造、タンデム型や、垂直接合型を包含する多重接合構造などが採用されている。
一般的に太陽電池に要求される特性としては、例えば、高い光電変換効率であること、製造コストの低いこと、エネルギーの回収年数が短くて済むこと、などを挙げることができる。現在、商用化されている単結晶バルク(Bulk)シリコンを利用する太陽電池は、光電変換効率は高いが、高い製造コスト及び設置費用のために積極的に活用されてはいない状況である。このような問題を解決するために、薄膜型太陽電池に関する研究が活発に進行しており、特に、非晶質シリコン(a−Si:H)を利用した薄膜型太陽電池は、大面積太陽電池モジュールを低コストで作製することができ、エネルギー回収年数の短い技術として注目を受けている。しかし、光電変換効率が単結晶シリコン太陽電池に比べて低く、光に露出されると効率がさらに減少する問題を有している。
他の材料を使用する太陽電池においても、変換効率が高い場合は製造コストが高くなるとともに、エネルギーの回収年数も延長される。一方、低コストでエネルギーの回収年数が短い場合には光電変換効率が低いという問題がある。
このような背景において、非晶質シリコンを利用した薄膜型太陽電池のデメリットである低い光電変換効率の問題を改善するために、バンドギャップが相異する半導体層とその間に緩衝層を形成する構造が提案されたことがあり、特に、バンドギャップが相異し、結晶格子が不整合を成す非晶質シリコン(a−Si:H)及び微細結晶質シリコン(uc−Si:H)の上下積層構造が提案されている。
図1は、従来技術の薄膜型太陽電池モジュールの積層構造例を示す断面図である。この例は、相異する特性を有し、結晶構造の異なる第1太陽電池層と第2太陽電池層とが順次に積層された構造からなっている。これら2つの太陽電池層は、第2太陽電池層の上に積層された透明導電層が隣接するセルの第1太陽電池層の下に積層された透明導電層と連結されることによって、電気的に直列接続されている。
図2は、このような半導体層の直列接続を説明するダイオードの等価回路図である。
一般的に太陽光が入射する側の第1太陽電池層は、非晶質シリコン(Amorphous silicon)からなり、1.7〜1.9eV程度の高いバンドギャップエネルギーを有する。一方、第1太陽電池層の上側に積層された第2太陽電池層は、微細結晶質シリコン(Microcrystalline silicon)からなり、略1.1eVのバンドギャップエネルギーを有することになる。このように互いに異なる吸収帯域を有する太陽電池層が積層されているため、単一の太陽電池層からなる薄膜型太陽電池に比べて、高い光電変換効率を有することになる。研究結果によると、3cm2面積の小さなモジュールでは、初期の光電変換効率が略14.5%であり、大面積のモジュールの場合には、略12%の初期変換効率を得ることができると知られている。
しかし、このような相異する二重太陽電池層を積層した太陽電池構造にも、2つの太陽電池層が直列に接続されているため、2つの太陽電池層の電流を同一に設計しなければならないという問題点がある。当該制約のため、下部に位置した第1太陽電池層である非晶質シリコン真性半導体層の厚さを必要以上に厚く形成しれなければならず、これと比例して、非晶質太陽電池層に生成される電力の比率が高くなることに従うStabler−Wronski効果で全体的効率が著しく減少する。逆に、真性半導体層の厚さを最適化して薄くする場合、その下部に位置する第1太陽電池層の短絡電流が小さくなり、これに従い2つの太陽電池層の短絡電流の差が大きくなることによって、2つの層が直列接続された素子全体の効率は、短絡電流が第1太陽電池層の短絡電流に制限されるため、2つの太陽電池層においてそれぞれ達成される効率に比べて極小さくなる問題がある。
このように、相異する二重太陽電池層の積層構造をもつ太陽電池においては、最適な光電変換効率を得るために真性半導体層の厚さを調節することが必要となる。そこで、この技術が容易ではないことによる製造工程の困難性を解決し、生産された太陽電池の一定の効率性に対する信頼度を構築するために、特許文献1の技術が提案されている。当特許文献1では、下部に位置する第1太陽電池層と上部に位置する第2太陽電池層とを透明絶縁層によって分離し、それぞれの太陽電池層において2つの端子(Terminal)を引出した形態の4−T構造を提示しており、第1太陽電池層と第2太陽電池層とをそれぞれ独立的に隣接するセルと直列接続する太陽電池モジュールを提案している。
図3は、前記特許文献1で提案されている4端子型の薄膜型太陽電池モジュールの積層構造を示した断面図であり、図4は、4端子型の薄膜型太陽電池モジュールのダイオード等価回路図である。

以上のような技術背景に鑑みて、本発明では、薄膜型太陽電池において光電変換効率の高い太陽電池の構造を提案すると共に、このような太陽電池を比較的簡単な工程で製造することによって他の薄膜型シリコン太陽電池に比べて製造コストを抑制可能な太陽電池の製造方法を提供する。
あるいは、相異する特性を有し且つ短絡電流の差が大きい2つの太陽電池層の積層構造を有する太陽電池において、短絡電流の不整合による電力の損失を減少させることのできる薄膜型太陽電池の構造及びその製造方法を提供する。
さらに、相異する特性を有し且つ短絡電流の差が大きい2つのシリコン太陽電池層の積層構造を有する太陽電池において、第1太陽電池層と第2太陽電池層とを独立的に作製して接続するなどの工程によって、従来技術における製造工程の複雑性を解決し、さらに、高い光電変換効率を期待することができるように、一連の製造工程を通じて簡単に薄膜型太陽電池の素子を製造する方法を提供する。
前記目的を達成するために、本発明の薄膜型太陽電池は、光電変換層を含む複数個の単位セルが直列接続された第1太陽電池層、光電変換層を含む複数個の単位セルが直列接続された第2太陽電池層、及び前記第1太陽電池層と前記第2太陽電池層とを並列接続する電極連結部、を含んで構成される。
この場合の前記第2太陽電池層は、前記第1太陽電池層とバンドギャップエネルギーが相異し且つ前記第1太陽電池層と動作電圧が略一致するものとする。
前記光電変換層は、特に限定する必要はなく、当該分野の当業者において公知の物質群から選択すれば良い。好ましくは、非晶質シリコン、微細結晶質シリコン、単結晶シリコン、ポリシリコン、非晶質SiC、非晶質SiN、非晶質SiGe、非晶質SiSn、ガリウム砒素(GaAs)、アルミニウムガリウム砒素(AlGaAs)、インジウムリン(InP)、ガリウムリン(GaP)、CIGS(Copper Indium Galium Selenide)、テルル化カドミウム(CdTe)、硫化カドミウム(CdS)、硫化銅(Cu2S)、テルル化亜鉛(ZnTe)、硫化鉛(PbS)、セレン化銅インジウム(CulnSe2;CIS)、アンチモン化ガリウム(GaSb)、又はこれらの化合物、のいずれかとすることができる。
前記第1太陽電池層及び前記第2太陽電池層は、それぞれ非晶質シリコン太陽電池層又は微細結晶質シリコン太陽電池層とすることができる。非晶質シリコン太陽電池層の場合は、非晶質シリコンp−i−n層の順次積層又は非晶質シリコンp−n層の順次積層を含むものとすることができる。また、前記微細結晶質シリコン太陽電池層の場合は、微細結晶質シリコンp−i−n層の順次積層又は微細結晶質シリコンp−n層の順次積層を含んだものとすることができる。
前記単位セルは、上部及び下部にそれぞれ透明導電層を有し、そして、隣り合った単位セルの上部透明導電層と下部透明導電層とを接続することにより、直列接続することができる。
前記電極連結部は、前記第1太陽電池層及び前記第2太陽電池層の各単位セルの上部及び下部にそれぞれ透明導電層を形成し、隣り合う単位セルの上部透明導電層と下部透明導電層とを接続して、各層で単位セルを直列接続してなる薄膜型太陽電池において、前記第1太陽電池層における所定の単位セルの下部透明導電層と前記第2太陽電池層における所定の単位セルの下部透明導電層とを接続する下部電極連結部と、前記第1太陽電池層における所定の単位セルの上部透明導電層と前記第2太陽電池層における所定の単位セルの上部透明導電層とを接続する上部電極連結部と、を含むものとする。
前記上部電極連結部及び前記下部電極連結部によって接続される前記第1太陽電池層及び前記第2太陽電池層は幅が一致していることが好ましい。すなわち、少なくとも1対の上部電極連結部と下部電極連結部との間に挟まれた第1太陽電池層と第2太陽電池層とにおいて、両層に含まれる単位セルの幅は、第1太陽電池層及び第2太陽電池層の幅が一致するように、調節される。
本発明における薄膜型太陽電池では、互に異なるバンドギャップエネルギーを有する第1太陽電池層及び第2太陽電池層の動作電圧が一致するように、両層の単位セル数を予め算定し、太陽電池の単位セルをパターニングすることができる。
本発明において、前記第1太陽電池層及び前記第2太陽電池層の積層形態または配置は特に限定されない。好ましくは、前記第1太陽電池層と前記第2太陽電池層とが絶縁層を介して垂直に積層されている形態とすることができる。
前記目的を達成するために、本発明の薄膜型太陽電池の製造方法は、光電変換層を含んだ複数個の単位セルを形成して直列接続することによって第1太陽電池層を形成する段階と、光電変換層を含んだ複数個の単位セルを形成して直列連結することによって第2太陽電池層を形成する段階と、前記第1太陽電池層と前記第2太陽電池層とを電気的に並列接続する段階と、を含む。
前記第2太陽電池層は、前記第1太陽電池層とバンドギャップエネルギーが相異し且つ前記第1太陽電池層と動作電圧が略一致するようにする。
前記単位セルの上部及び下部に、それぞれ透明導電層を形成する段階を含むことができる。また、前記単位セルは、光学的スクライビング法、機械的スクライビング法、プラズマを利用するエッチング法、湿式エッチング法、乾式エッチング法、リフト・オフ(lift−off)法、又はワイヤー・マスク(wire mask)法のいずれかでパターニングすることができる。ただし、必ずしもこれらの方法に限定されるものではない。
本発明の製造方法においては、前記第1太陽電池層と第2太陽電池層との間に絶縁層を形成する段階をさらに含むことができる。
前記単位セルの上部及び下部にそれぞれ透明導電層を形成する段階を含むことができ、当該単位セルは、隣り合った単位セルの前記上部透明導電層と前記下部透明導電層とを接続することにより、直列接続として形成することができる。
また、前記第1太陽電池層と前記第2太陽電池層とを電気的に並列接続する段階において、前記第1太陽電池層における所定の単位セルの前記下部透明導電層と前記第2太陽電池層における所定の単位セルの前記下部透明導電層とを接続する下部電極連結部を形成し、前記第1太陽電池層における所定の単位セルの前記上部透明導電層と前記第2太陽電池層における所定の単位セルの前記上部透明導電層とを接続する上部電極連結部を形成することができる。この場合、前記上部電極連結部及び前記下部電極連結部によって接続する前記第1太陽電池層の幅と前記第2太陽電池層の幅とを一致させるようにする。
前記第1太陽電池層と前記第2太陽電池層とは、絶縁層を介して垂直に形成することができる。ただし、必ずこれに限定されるものではなく、多様な形態で配置することができる。
前記第1太陽電池層は、非晶質シリコンp−i−n層又は非晶質シリコンp−n層の順次積層、前記第2太陽電池層は、微細結晶質シリコンp−i−n層又は微細結晶質シリコンp−n層の順次積層で形成することができる。
さらに、本発明で提案する薄膜型太陽電池の製造方法は、基板上に第1太陽電池層の下部透明導電層を形成してパターニングする段階と、該下部透明導電層の上に非晶質シリコンp−i−n層又は非晶質シリコンp−n層を積層してパターニングする段階と、該非晶質シリコン層上に第1太陽電池層の上部透明導電層を形成して前記下部透明導電層と連結する段階と、該上部透明導電層をパターニングして第1太陽電池層の単位セルを1つ以上形成する段階と、該第1太陽電池層の単位セル上に絶縁層を形成する段階と、該絶縁層上に第2太陽電池層の下部透明導電層を積層してパターニングする段階と、該下部透明導電層と前記第1太陽電池層の下部透明導電層とを下部電極連結部で連結する段階と、前記第2太陽電池層の下部透明導電層の上に微細結晶質シリコンp−i−n層又は微細結晶質シリコンp−n層を積層してパターニングする段階と、該微細結晶質シリコン上に第2太陽電池層の上部透明導電層を形成して前記第2太陽電池層の下部透明導電層と連結する段階と、該上部透明導電層をパターニングして第2太陽電池層の単位セルを1つ以上形成する段階と、前記第2太陽電池層の上部透明導電層上に後面電極層をさらに形成し、該後面電極層又は前記第2太陽電池層の上部透明導電層と前記第1太陽電池層の上部透明導電層とを上部電極連結部で連結する段階と、を含む。
前記下部電極連結部と前記上部電極連結部とは、前記第1太陽電池層の幅と前記第2太陽電池層の幅とが一致するように、距離を置いて形成する。前記下部電極連結部と前記上部電極連結部とで1つの電極連結部の対を成し、該電極連結部は大面積薄膜型太陽電池に少なくとも1つ形成することができる。
本発明によれば、光電変換効率が高く、安定的な信頼度を備えた薄膜型太陽電池の構造を有する太陽電池が提供される。当該太陽電池及びその製造方法は、従来の技術と比べて、比較的単純な一連の工程を通じて一挙に生産が可能であるとともに、低コストで大面積の太陽電池を使用可能にする効果がある。
また、高い光電変換効率を有し且つ大面積のものを低コストで作製することのできる太陽電池の構造と製造方法を提供することができるので、本発明に係る太陽電池は、次世代クリーンエネルギー源として地球環境保全に寄与するのみならず、公共施設や民間施設など多方面に亘って直接応用され、経済的価値を創出する効果が予想される。
以下、本発明の好ましい実施形態を添付の図面を参照して説明する。各図面の構成要素に対する参照符号は、同一の構成要素に対しては他の図面上に表示されていても同一符号を付けるとともに、本発明の要旨に関わりの薄い公知機能及び構成に対する詳細な説明は省略する。図1〜図4は、背景技術において述べた従来技術の問題を理解するための図面である。
図5は、本発明の一実施形態による薄膜型太陽電池モジュールの積層構造を示した断面図であり、図6は、当該積層構造を有する薄膜型太陽電池モジュールのダイオード等価回路図である。
本実施形態において、薄膜型太陽電池は、図面の下方から基板300、第1太陽電池層320、第2太陽電池層330、後面電極層340の順に積層されており、第1太陽電池層320の下部と上部にそれぞれ透明導電層310,311が、第2太陽電池層330の下部と上部にそれぞれ透明導電層312,313が設けられている。また、第1太陽電池層320と第2太陽電池層330とは、絶縁層350を介して電気的に互いに分離されている。本実施形態において、第1太陽電池層320と第2太陽電池層330を上下に積層するとともに、その間に絶縁層350を形成する構造が示されているが、必ずしもこのような形態に限定されるものではなく、両太陽電池層320,330の配置形態にも特別な制限はない。
第1太陽電池層320と第2太陽電池層330とを電気的に並列接続するために、端部の第1太陽電池層の下部透明導電層310と第2太陽電池層の下部透明導電層312とを接続する電極連結部360a、及び端部の第1太陽電池層の上部透明導電層311と第2太陽電池層の上部透明導電層313とを接続する電極連結部360bが設けられている。なお、上部電極連結部360bは、第2太陽電池層の上部に形成された後面電極層340に接続することもできる(図24参照)。
図5に示す本発明の一実施形態による薄膜型太陽電池層は、パターニングによって区分された複数個の単位セルの多重接合構造からなり、これらの単位セルは、各太陽電池層の上部及び下部に構成された透明導電層によって電気的に相互直列接続される。
複数個の単位セルは、互に電気的に直列接続されて大面積の集積化された薄膜型太陽電池を構成することができる。この単位セル相互間の直列接続は、隣接する単位セルの間に形成された絶縁層350を介してなされる。本実施形態における薄膜型太陽電池の構成では、図面の上方から順次に後面電極層340、上部透明導電層313、及び第2太陽電池層330のp層に至るまでパターンに沿って切断工程を実行しながらセルとセルとの間に間隙を形成し、これらの間隙の空間層を絶縁層として、隣接する単位セルを相互電気的に直列接続する構造にしている。
このような直列接続の単位セルで構成された2つの太陽電池層、つまり、第1太陽電池層320と第2太陽電池層330とが、電極連結部360a,360bによって並列に接続される。
これら第1太陽電池層と第2太陽電池層を構成する半導体物質は、相異する特性を有する互いに異なる物質で構成される。すなわち、それぞれバンドギャップが互いに異なる半導体物質で構成することができる。本実施形態では、非晶質シリコンと微細結晶質シリコンで構成しており、ガラス基板300上に積層される第1太陽電池層320は非晶質シリコンで、第2太陽電池層330は微細結晶質シリコンで作製することができる。このような実施形態の場合、非晶質シリコン半導体のバンドギャップは、1.7eV〜1.9eVであり、微細結晶質シリコン半導体層のバンドギャップは1.1eVである。
ただし、これに限定するものではなく、非晶質シリコン、微細結晶質シリコン、単結晶シリコン、ポリシリコン、非晶質SiC、非晶質SiN、非晶質SiGe、非晶質SiSn、ガリウム砒素(GaAs)、アルミニウムガリウム砒素(AlGaAs)、インジウムリン(InP)、ガリウムリン(GaP)、CIGS(Copper Indium Galium Selenide)、テルル化カドミウム(CdTe)、硫化カドミウム(CdS)、硫化銅(Cu2S)、テルル化亜鉛(ZnTe)、硫化鉛(PbS)、セレン化銅インジウム(CulnSe2;CIS)、アンチモン化ガリウム(GaSb)、又は、これらの化合物など一般的な半導体物質の中から選択することができる。
1つの太陽電池層は、p型−i型−n型の接合構造、またはp型−n型接合構造を有する半導体層に積層することができる。
第1太陽電池層320及び第2太陽電池層330を構成する半導体物質は、相異するバンドギャップ特性を有する互いに異なる物質で構成されるため、両太陽電池層を構成する単位セルの動作電圧は相異する。本実施形態において、電極連結部360a,360bによって両太陽電池層が並列接続される長さを1つの太陽電池の単位モジュールとするとき、該単位モジュール内の各太陽電池層の動作電圧は、ほぼ一致するように構成しなければならない。つまり、各太陽電池層を構成する半導体物質のバンドギャップが相異し、短絡電流の差が大きくなり、太陽電池モジュールの全体効率が落ちることになるので、単位モジュール内の各太陽電池層の動作電圧をほぼ一致させて構成する必要がある。そこで、太陽電池層のそれぞれで単位セルの個数を調整するようにパターニングする方法を採択する。
例えば、第1太陽電池層の半導体物質の動作電圧が0.70Vであり、第2太陽電池層の半導体物質の動作電圧が0.47Vとすれば、1対の電極連結部によって並列接続された単位モジュール内に設けられる第1太陽電池層の単位セルの個数は2つ、第2太陽電池層の単位セルの個数は3つとする。この場合、1つの単位モジュールにおいて、第1太陽電池層の2つの単位セルが形成する動作電圧の総合は1.40Vであり、第2太陽電池層の3つの単位セルが形成する動作電圧の総合は1.41Vとなる。したがって、両太陽電池層の動作電圧がほぼ一致することになって、動作電圧の差による光電変換効率の低下を防止することにより、高効率の太陽電池モジュールを得ることができる。
本実施形態において、1対の電極連結部によって形成する単位モジュール内の第1太陽電池層の全体幅と第2太陽電池層の全体幅(図中左右方向)とは、同一であることが好ましい。したがって、ほぼ一致する動作電圧を得るために、同じ幅の第1太陽電池層と第2太陽電池層とにおいて異なる個数の単位セルを設けるには、第1太陽電池層の単位セルの幅と第2太陽電池層の単位セルの幅とが異なるようにパターニングすることになる。図5を参照すると、同じ単位モジュール幅に形成される、第1太陽電池層320の単位セル数は2つで、第2太陽電池層330の単位セル数は3つなので、第1太陽電池層の単位セルの幅について、第2太陽電池層の単位セルの幅よりも長くしている。
図3及び図4に図示した従来の4端子型薄膜型太陽電池は、上下部に積層された両太陽電池層が中間の絶縁層を介して電気的に分離されることにより、それぞれに端子が必要で最終的に4つの端子を形成している。これとは異なり、本実施形態のように構成される太陽電池の等価回路図である図6を参照すれば、第1太陽電池層と第2太陽電池層とは、両者が異なる個数の単位セルを有することで両動作電圧が互に整合し、相互並列接続されて最終的に一般太陽電池と同様な2つの端子を有している。したがって、上部と下部の太陽電池層の出力電力を効率的に整合させることができ、2つの端子を有することになるので製造工程や製造コストの側面から経済的である。
本実施形態のように、相異する特性を有する半導体物質で構成された第1太陽電池層と第2太陽電池層において、両者の動作電圧が互いに整合するような各層ごとの単位セル構成数を算出し、該個数の単位セルを一定幅の単位モジュールの中に収めることの可能な単位セルの幅をそれぞれ算出することにより、大面積に集積化した薄膜型太陽電池を構成することになる。
本実施形態における薄膜型太陽電池の素子から光起電力が誘導される過程は、ガラス基板300を通じて入射した光が第1太陽電池層320または第2太陽電池層330のp型シリコン層321,331を透過してi型シリコン層322,332に吸収されながら開始される。該入射光が、非晶質シリコンや微細結晶シリコンの光学的バンドギャップより大きいエネルギーを有すると電子が励起され、電子−正孔対が発生する。発生した電子と正孔は内部電界によってそれぞれn型シリコン層とp型シリコン層に分離されて移動することになって、p型とn型の両電極端子から発生する光起電力を外部回路に接続すれば、太陽電池として機能することになる。
図6の等価回路図を参照してさらに説明する。下部に位置する第1太陽電池層320と上部に位置する第2太陽電池層330とにおいてそれぞれ光起電力が誘導され、これら太陽電池層を電極連結部360a,360bによって相互に並列接続することで1つの単位モジュールとして構成され、外部回路と接続することによって太陽電池として機能することになる。
本実施形態では、2つの相異する特性を有する太陽電池層の積層構造をそのまま維持し、動作電圧が整合するように単位セルの個数を調節すると共に各太陽電池層を電気的に並列接続している。すなわち、従来の太陽電池の製造方法と大差ない範囲において蒸着の手順及び切断工程を利用するパターニングを通じて、層間構造を調節することができるので、製造工程が簡単でコストを節減する効果がある。
図7は、上記実施形態による薄膜型太陽電池モジュールと従来技術の薄膜型太陽電池モジュールとで、短絡電流密度及び電圧の関数関係を示したグラフである。また、図8は、同じく薄膜型太陽電池モジュールの効率及び電圧の関数関係を示したグラフである。
図7及び図8の従来技術による薄膜型太陽電池モジュールの構造は、図1に図示した構造の太陽電池である。なお、図3に図示した従来技術による太陽電池は、上部と下部の太陽電池層の電力を合わせない構造であるため、比較対照から除外した。
図1に示す太陽電池の場合、下部太陽電池層120は、主に非晶質シリコン(a−Si:H)による太陽電池層として形成され、開放電圧Voc=0.90V、短絡電流密度Jsc=8.0mA/cm2、このときの効率を略5.4%と仮定した。また、上部太陽電池層130は、主に微細結晶質シリコン(uc−Si:H)による太陽電池層として形成され、Voc=0.62V、Jsc=20mA/cm2、効率を略9.3%と仮定した。この場合、図1に図示したように従来方式で2つの太陽電池層を直列接続すると、Voc=1.52V、Jsc=8mA/cm2、効率は略10.0%である。これを図7及び図8に点線で表示した(直例)。グラフに示すとおり、短絡電流が整合していないために効率があまり高くない結果を表している。
一方、本発明の実施形態によれば、同様の条件で考えた場合、第1太陽電池層は、単位セル2つの直列接続によりVoc=1.80V、Jsc=4mA/cm2、また、第2太陽電池層は、単位セル3つの直列接続によりVoc=1.86V、Jsc=6.7mA/cm2になって、動作電圧がほぼ同じになる。したがって、これらを並列接続した場合には、Voc=1.84V、Jsc=10.7mA/cm2、効率は略14.8%となり、従来の太陽電池モジュールの効率に比べて略4.8%増加する。図7及び図8に、本発明に係る短絡電流密度と効率を実線で表示した(並列)。
図9〜図24は、上記実施形態のような薄膜型太陽電池の製造方法を工程別に示したモジュールの積層構造の断面図である。
本例の製造方法は、大別して、第1太陽電池層を形成する段階と、この第1太陽電池層とはバンドギャップが相異する半導体物質で構成された第2太陽電池層を形成する段階と、これら第1太陽電池層及び第2太陽電池層を電気的に並列接続する段階と、を含む。そして、各太陽電池層の上部及び下部に透明導電層を形成する工程、第2太陽電池層の上部に後面電極層を形成する工程が含まれる。また、第1太陽電池層と第2太陽電池層とが順次に上下積層される構造の場合は、これらの層間に絶縁層を形成する工程を含む。
以下、具体的に段階を追って製造工程を逐次説明する。
(図9) 先ず、ガラス基板300上に第1の透明導電層310(TCO:Transparent Conductive Oxide)を蒸着する。なお、基板は必ずしもガラス基板に限定されない。
(図10) レーザースクライビング(Laser scribing)法によって第1の透明導電層310をパターニングする。なお、パターニング法は、レーザースクライビング法に限らず、公知の方法で当業者の慣用の方法を使用することができる。そのような一般的パターニング法としては、光学的スクライビング法、機械的スクライビング法、プラズマ利用のエッチング法、湿式エッチング法、乾式エッチング法、リフト・オフ(lift−off)法、ワイヤー・マスク(wire mask)法などが利用される。

(図12) 非晶質シリコン(a−Si:H)のi層322を蒸着する。
(図13) 非晶質シリコン(a−Si:H)のn層323を蒸着する。
(図14) レーザースクライビング法を利用して単位セルを形成するためのパターニングを行う。
(図15) 第2の透明導電層311を蒸着する。
(図16) レーザースクライビング法を利用して第1太陽電池層320をパターニングする。このとき、第1太陽電池層320の単位セル直列接続の構造を形成するため、単位セルの間に、第1の透明導電層310と第2の透明導電層311との連結部位を残してパターニングする。
(図17) 次いで、絶縁層350と第3の透明導電層312とを順に蒸着する。
(図18) レーザースクライビング法を利用して第3の透明導電層312をパターニングする。このときのスクライビングの線幅は、動作電圧を整合させるために設計された通りに、第1太陽電池層320の単位セルの幅とは異なることになる。
(図19) 単位セルの一側面部分(モジュール端部相当)において、第1太陽電池層320の下部電極用透明導電層310と第2太陽電池層330の下部電極用透明導電層312とを接続する電極連結部360aを形成する。電極連結部360aの構成物質は、金属のような導電性のある物質である。
(図20) 微細結晶質シリコン(uc−Si:H)のp層331、i層332及びn層333を順に蒸着する。
(図21) レーザースクライビング法を利用して、第2太陽電池層330の単位セルが形成されるように微細結晶質シリコン層をパターニングする。このときのパターニングは、第3の透明導電層312のパターンに合わせてパターニングする。
(図22) 次いで、第4の透明導電層313を蒸着した後、後面電極層(Metal electrode)340をその上に蒸着する。
(図23) レーザースクライビング法を利用して第2太陽電池層330をパターニングする。このとき、第2太陽電池層330の単位セル直列接続の構造を形成するため、単位セルの間に、第3の透明導電層312と第4の透明導電層313との連結部位を残してパターニングする。
(図24) 最後に、電極連結部360aの反対側及び第2太陽電池層330の単位セルの一側(モジュール端部相当)において、第1太陽電池層320の上部電極用透明導電層311と第2太陽電池層330の上部電極用透明導電層313とを接続する電極連結部360bを形成する。電極連結部360bは、第2太陽電池層の上部電極用透明導電層313に限らず、図示のように後面電極層340と接続することもできる。
1対の電極連結部360a,360bは、上記の例のように別々に形成することもできるし、全ての積層が終った後に同時に形成することもできる。
図25は本実施形態における薄膜型太陽電池モジュールの上面図である。
上記製造方法の最終段階において、第1太陽電池層320及び第2太陽電池層330の電極連結部を形成する方法は、図25のように、モジュールの一端部においては両太陽電池層の上部電極を互いに接続し、モジュールの他端部においては両太陽電池層の下部電極を互いに連結する。なお、上部電極連結部位と下部電極連結部位とは必ず反対方向である必要はなく、太陽電池層内の単位セルにおける任意の部位で互いに接続することができる。

Claims (23)
- 光電変換層を含む複数個の単位セルが直列接続された第1太陽電池層、
光電変換層を含む複数個の単位セルが直列接続された第2太陽電池層、
及び前記第1太陽電池層と前記第2太陽電池層とを並列接続する電極連結部
を含んで構成されることを特徴とする薄膜型太陽電池。 - 前記第2太陽電池層は、前記第1太陽電池層とバンドギャップエネルギーが相異し且つ前記第1太陽電池層と動作電圧が略一致することを特徴とする請求項1に記載の薄膜型太陽電池。
- 前記光電変換層は、非晶質シリコン、微細結晶質シリコン、単結晶シリコン、ポリシリコン、非晶質SiC、非晶質SiN、非晶質SiGe、非晶質SiSn、ガリウム砒素(GaAs)、アルミニウムガリウム砒素(AlGaAs)、インジウムリン(InP)、ガリウムリン(GaP)、CIGS(Copper Indium Galium Selenide)、テルル化カドミウム(CdTe)、硫化カドミウム(CdS)、硫化銅(Cu2S)、テルル化亜鉛(ZnTe)、硫化鉛(PbS)、セレン化銅インジウム(CulnSe2;CIS)、アンチモン化ガリウム(GaSb)、又はこれらの化合物であることを特徴とする請求項1に記載の薄膜型太陽電池。
- 前記第1太陽電池層及び前記第2太陽電池層は、それぞれ非晶質シリコン太陽電池層又は微細結晶質シリコン太陽電池層であることを特徴とする請求項1に記載の薄膜型太陽電池。
- 前記非晶質シリコン太陽電池層は、非晶質シリコンp−i−n層の順次積層又は非晶質シリコンp−n層の順次積層を含むことを特徴とする請求項4に記載の薄膜型太陽電池。
- 前記微細結晶質シリコン太陽電池層は、微細結晶質シリコンp−i−n層の順次積層又は微細結晶質シリコンp−n層の順次積層を含むことを特徴とする請求項4に記載の薄膜型太陽電池。
- 前記単位セルの上部及び下部にそれぞれ透明導電層を有することを特徴とする請求項1に記載の薄膜型太陽電池。
- 前記単位セルは、隣り合った単位セルの前記上部透明導電層と前記下部透明導電層とを接続することにより、直列接続されいていることを特徴とする請求項7に記載の薄膜型太陽電池。
- 前記電極連結部は、
前記第1太陽電池層における所定の単位セルの前記下部透明導電層と前記第2太陽電池層における所定の単位セルの前記下部透明導電層とを接続する下部電極連結部と、
前記第1太陽電池層における所定の単位セルの前記上部透明導電層と前記第2太陽電池層における所定の単位セルの前記上部透明導電層とを接続する上部電極連結部と、
を含むことを特徴とする請求項7に記載の薄膜型太陽電池。 - 前記上部電極連結部及び前記下部電極連結部によって接続される前記第1太陽電池層及び前記第2太陽電池層は幅が一致していることを特徴とする請求項9に記載の薄膜型太陽電池。
- 前記上部電極連結部と前記下部電極連結部とは、前記セルの反対側にそれぞれ形成されていることを特徴とする請求項9に記載の薄膜型太陽電池。
- 前記第1太陽電池層と前記第2太陽電池層との間に絶縁層が形成されていることを特徴とする請求項1に記載の薄膜型太陽電池。
- 光電変換層を含んだ複数個の単位セルを形成して直列接続することによって第1太陽電池層を形成する段階と、
光電変換層を含んだ複数個の単位セルを形成して直列接続することによって第2太陽電池層を形成する段階と、
前記第1太陽電池層と前記第2太陽電池層とを電気的に並列接続する段階と、
を含むことを特徴とする薄膜型太陽電池の製造方法。 - 前記第2太陽電池層は、前記第1太陽電池層とバンドギャップエネルギーが相異し且つ前記第1太陽電池層と動作電圧が略一致することを特徴とする請求項13に記載の薄膜型太陽電池の製造方法。
- 前記単位セルの上部及び下部にそれぞれ透明導電層を形成する段階をさらに含むことを特徴とする請求項13に記載の薄膜型太陽電池の製造方法。
- 前記単位セルは、隣り合った単位セルの前記上部透明導電層と前記下部透明導電層とを接続することにより、直列接続に形成することを特徴とする請求項15に記載の薄膜型太陽電池の製造方法。
- 前記第1太陽電池層と前記第2太陽電池層とを電気的に並列接続する段階において、
前記第1太陽電池層における所定の単位セルの前記下部透明導電層と前記第2太陽電池層における所定の単位セルの前記下部透明導電層とを接続する下部電極連結部を形成し、
前記第1太陽電池層における所定の単位セルの前記上部透明導電層と前記第2太陽電池層における所定の単位セルの前記上部透明導電層とを接続する上部電極連結部を形成する
ことを特徴とする請求項15に記載の薄膜型太陽電池の製造方法。 - 前記上部電極連結部及び前記下部電極連結部によって接続する前記第1太陽電池層の幅と前記第2太陽電池層の幅とを一致させることを特徴とする請求項17に記載の薄膜型太陽電池の製造方法。
- 前記上部電極連結部と前記下部電極連結部とは、前記セルの反対側にそれぞれ形成することを特徴とする請求項17に記載の薄膜型太陽電池の製造方法。
- 前記単位セルは、光学的スクライビング法、機械的スクライビング法、プラズマを利用するエッチング法、湿式エッチング法、乾式エッチング法、リフト・オフ(lift−off)法、又はワイヤー・マスク(wire mask)法のいずれかでパターニングすることを特徴とする請求項13に記載の薄膜型太陽電池の製造方法。
- 前記第1太陽電池層と前記第2太陽電池層との間に絶縁層を形成する段階をさらに含むことを特徴とする請求項13に記載の薄膜型太陽電池の製造方法。
- 前記第1太陽電池層と前記第2太陽電池層とを、絶縁層を介して垂直に形成することを特徴とする請求項13に記載の薄膜型太陽電池の製造方法。
- 前記第1太陽電池層は、非晶質シリコンp−i−n層又は非晶質シリコンp−n層の順次積層、
前記第2太陽電池層は、微細結晶質シリコンp−i−n層又は微細結晶質シリコンp−n層の順次積層で形成することを特徴とする請求項13に記載の薄膜型太陽電池の製造方法。
