Abstract
【解決手段】基板1上にカップリング剤含有の基板密着層2を形成した後、この基板密着層2上にアンダークラッド層3を積層形成し、さらに上記アンダークラッド層3上に、現像剤を用いたウェットプロセス法により所定のパターンにコア層4bを形成する。ついで、上記コア層4bを包含するようオーバークラッド層5を形成して光導体路を製造する。

Description
攪拌機を備えた500mlのセパラブルフラスコ内で、酸二無水物として、2,2−ビス(3,4−ジカルボキシフェニル)ヘキサフルオロプロパン二無水物(6FDA)26.66g(0.06モル)と、2,2′−ビス(トリフルオロメチル)ベンジジン(BTFB)18.54g(0.058モル)と、カップリング剤として1,3−ビス(3−アミノプロピル)−1,1,3,3−テトラメチルジシロキサン(APDS)0.52g(0.002モル)を、有機溶媒としてN,N−ジメチルアセトアミド(DMAc)182.85g(2.10モル)に溶解させた後、室温で10時間攪拌することによりカップリング剤含有のポリアミド酸溶液I(ポリイミド樹脂前駆体溶液)を作製した。
一方、上記6FDAとBTFBを、上記DMAcにて等モルで室温下10時間攪拌することにより反応させてポリアミド酸溶液II(ポリイミド樹脂前駆体溶液)を作製した。
厚み525μmのシリコンウエハー基板上に上記カップリング剤含有のポリアミド酸溶液Iをスピンコート法にて熱処理後厚み15μmとなるように塗布し、90℃で乾燥を行うことにより、カップリング剤含有のポリイミド樹脂前駆体組成物からなる樹脂膜を形成した。その後、真空下、385℃で加熱することにより上記樹脂膜中の残存溶剤の除去およびポリイミド樹脂前駆体のイミド化を完結させ、シリコンウエハー基板上にカップリング剤含有ポリイミド樹脂からなるアンダークラッド層(厚み15μm)を形成した。
(ドライエッチング法)
厚み525μmのシリコンウエハー基板および前記カップリング剤含有のポリアミド酸溶液Iを用い、実施例1と同様にして、シリコンウエハー基板上にカップリング剤(APDS)含有ポリイミド樹脂からなる基板密着層(厚み5μm)を形成した。

Claims (3)
- 基板面上に、カップリング剤を含有する層形成材料を用いて基板密着層を形成する工程と、上記基板密着層上にアンダークラッド層を形成する工程と、上記アンダークラッド層上に現像液を用いたウェットプロセス法により所定のパターンにコア層を形成する工程とを備えたことを特徴とする光導波路の製法。
- 上記現像液が、アルカリ性アルコール水溶液である請求項1記載の光導波路の製法。
- 上記アルカリ性アルコール水溶液が、テトラメチルアンモニウムヒドロキシドおよびエタノールの混合水溶液である請求項2記載の光導波路の製法。
