Claims (30)
- 電源に結合された抵抗層を備えた抵抗加熱体であって、前記抵抗層は金属成分及び前記金属成分の1つまたは複数の酸化物、窒化物、炭化物、及び/または硼化物誘導体を含み、前記抵抗層は0.0001〜1.0Ωcmの抵抗率を有し、前記電源から前記抵抗層に電流を印加すると結果的に前記抵抗層によって熱が発生するように構成された抵抗加熱体。
- 前記酸化物、窒化物、炭化物、及び/または硼化物誘導体が、0.0001〜1.0Ωcmの前記抵抗層の抵抗率を結果的に生じる量だけ前記抵抗層に存在し、前記電源から前記抵抗層に電流を印加すると結果的に前記抵抗層によって熱が発生するように構成された、請求項1に記載の抵抗加熱体。
- 前記抵抗加熱体がサブストレート上に堆積される、請求項1に記載の抵抗加熱体。
- a)サブストレートと、金属成分原料と、酸素、窒素、炭素、及び硼素の1つまたは複数を含むガスとを用意するステップと、
b)前記原料を溶融して溶融滴の流れを生成するステップと、
c)前記溶融滴を前記ガスと反応させて、前記金属成分の1つまたは複数の酸化物、窒化物、炭化物、または硼化物誘導体を生成するステップであって、前記金属成分の一部分が前記ガスと反応して前記金属成分の前記酸化物、窒化物、炭化物、及び/または硼化物誘導体を生成し、前記金属成分の一部分は反応せずに残るようにしたステップと、
d)前記未反応金属成分及び前記金属成分の前記酸化物、窒化物、炭化物、及び/または硼化物誘導体を前記サブストレート上に堆積して抵抗層を生成するステップと、
e)ステップ(d)の前記抵抗層を電源に接続して抵抗加熱体を生成するステップと
を含む方法によって生成される、サブストレート上の抵抗加熱体。 - 前記溶融滴が5〜150μmの平均直径を有する、請求項4に記載の抵抗加熱体。
- 前記抵抗層が0.0001〜1.0Ωcmの抵抗率を有する、請求項4に記載の抵抗加熱体。
- 前記サブストレートと前記抵抗層との間に電気絶縁層をさらに含む、請求項1または4に記載の抵抗加熱体。
- 前記絶縁層が酸化アルミニウムまたは酸化シリコンを含む、請求項7に記載の抵抗加熱体。
- 前記絶縁層と前記サブストレートとの間に接着層をさらに含む、請求項7に記載の抵抗加熱体。
- 前記接着層がニッケルクロム合金またはニッケルクロムアルミニウムイットリウム合金を含む、請求項9に記載の抵抗加熱体。
- 前記抵抗層と前記サブストレートとの間の熱反射層をさらに含む、請求項1または4に記載の抵抗加熱体。
- 前記熱反射層が酸化ジルコニウムを含む、請求項11に記載の抵抗加熱体。
- 前記抵抗層の上にセラミック層をさらに含む、請求項1または4に記載の抵抗加熱体。
- 前記セラミック層が酸化アルミニウムを含む、請求項13に記載の抵抗加熱体。
- 前記セラミック層がナノフェーズ酸化アルミニウムにより封止される、請求項14に記載の抵抗加熱体。
- 前記抵抗層の上に金属層をさらに含む、請求項1または4に記載の抵抗加熱体。
- 前記金属層がモリブデンまたはタングステンを含む、請求項16に記載の抵抗加熱体。
- 前記サブストレートが射出成形金型、ローラ、または半導体ウェハ処理用のプラテンである、請求項1または4に記載の抵抗加熱体。
- 前記金属成分がチタン(Ti)、シリコン(Si)、アルミニウム(Al)、ジルコニウム(Zr)、コバルト(Co)、ニッケル(Ni)、またはそれらの合金である、請求項1または4に記載の抵抗加熱体。
- サブストレート上に抵抗加熱体を作成する方法であって、
a)サブストレートと、金属成分原料と、酸素、窒素、炭素、及び硼素の1つまたは複数を含むガスとを用意するステップと、
b)前記原料を溶融して溶融滴の流れを生成するステップと、
c)前記溶融滴を前記ガスと反応させて、前記金属成分の1つまたは複数の酸化物、窒化物、炭化物、及び/または硼化物誘導体を生成するステップであって、前記金属成分の一部分が前記ガスと反応して前記金属成分の前記酸化物、窒化物、炭化物、及び/または硼化物誘導体を生成し、前記金属成分の一部分は反応せずに残るようにしたステップと、
d)前記未反応金属成分及び前記金属成分の前記酸化物、窒化物、炭化物、及び/または硼化物誘導体を前記サブストレート上に堆積して抵抗層を生成するステップと、
e)ステップ(d)の前記抵抗層を電源に接続して抵抗加熱体を生成するステップと
を含む方法。 - ステップ(d)の前記抵抗層が0.0001〜1.0Ωcmの抵抗率を持つように、前記溶融ステップ(b)及び前記反応ステップ(c)が調整される、請求項20に記載の方法。
- ステップ(b)の前記溶融滴が5〜150μmの平均直径を有する、請求項20に記載の方法。
- ステップ(d)の前記抵抗層が0.0001〜1.0Ωcmの抵抗率を有する、請求項20に記載の方法。
- 前記サブストレートが電気絶縁層を含む、請求項20に記載の方法。
- 前記サブストレートが接着層を含む、請求項20に記載の方法。
- 前記サブストレートが熱反射層を含む、請求項20に記載の方法。
- (f)前記抵抗層の上にセラミック層を塗布するステップをさらに含み、ステップ(f)がステップ(e)の前、途中、または後に実行される、請求項20に記載の方法。
- (g)前記セラミック層の上に金属層を塗布するステップをさらに含み、ステップ(g)がステップ(e)の前、途中、または後に実行される、請求項27に記載の方法。
- 前記サブストレートが射出成形金型、ローラ、または半導体ウェハ処理用のプラテンである、請求項20に記載の方法。
- 前記金属成分がチタン(Ti)、シリコン(Si)、アルミニウム(Al)、ジルコニウム(Zr)、コバルト(Co)、ニッケル(Ni)、またはそれらの合金である、請求項20に記載の方法。
