【発明の属する技術分野】
本発明は、LSI等を製造する際のリソグラフィー工程で使用されるフォトマスクやレティクルに異物が付着することを防止するために用いられるペリクルの面積が1000cm以上の大型ペリクルを、トレイと蓋とよりなるケースに安定した状態で収納することが出来る大型ペリクルの収納方法に関するものである。

【従来の技術】
従来、半導体回路パターン等の製造に於ては、後述の特許文献1に記載されているように、一般にペリクルと呼ばれる防塵手段を用いて、フォトマスクやレティクルへの異物の付着を防止することが行われている。ペリクルはフォトマスク或はレティクルの形状に合わせた形状を有する厚さ数ミリ程度の枠体の上縁面に、厚さ10μm内外以下のニトロセルロース或はセルロース誘導体などの透明な高分子膜(以下、ペリクル膜という)を展張して接着し、かつ該枠体の下縁面に粘着材を塗着すると共に、この粘着材上に所定の接着力で保護フィルムを粘着させたものである。

前記粘着材は、ペリクルをフォトマスク或はレティクルに固着するためのものであり、また、保護フィルムは該粘着材がその用に供するまで該粘着材の接着力を維持するために、該粘着材の接着面を保護するものである。このペリクルを製造者から使用者に運搬するに当たっては、ペリクル膜等に異物が付着するのを防ぎ、或はペリクルが損傷するのを防ぐために、該ペリクルをトレイと蓋とからなるケースに収納し、更に防塵袋等に収納して運搬するのが一般的である。

本発明のように、面積が1000cm以上の大型ペリクルを収納するトレイと蓋とよりなるケースは、通常真空成形法によって成形されており、かつ大型ペリクルは、トレイに設置された後で蓋を被蓋することによってケースに収納されていた。そして前述のケースの製造に当たっては、ケース内に収納された大型ペリクルの枠体と蓋との間隔を0mm以上で1mm以下の範囲になるように計画的に設計製造し、この部分で蓋が大型ペリクルを抑え、輸送中等の振動によって大型ペリクルがケース内で動いて擦れたりして発塵することを防止していた。

しかし、面積が1000cm以上のペリクルを収納する大型のケースでは、次のような問題があった。即ち、大型のケースを製造するに当たっては、ペリクルとケースのクリアランスの問題、或はケースの平坦性が要求を満たすことが困難である等の問題があるために、大型ペリクルの全周とケースの蓋との間隔を0mm以上1mm以下に正確に抑えることが出来ず、そのために従来の設計思想を満たすための成形精度を保ちながら製造することが困難となっていた。

従って、従来の設計思想で製造した大型ケースの中に大型ペリクルを収納した場合に、大型ペリクルと蓋との間隔が0mmで蓋が大型ペリクルに接している時には、蓋が大型ペリクルの枠体を押圧しているので、大型ペリクルの輸送時等に両者間に擦れが生じて発塵して大型ペリクルに異物が付着する問題があった。

また、大型ペリクルと蓋との間隔が1mm以上になった場合には、大型ペリクルを蓋で押えて安定させることが出来ず、輸送時に大型ペリクルがケース内で移動或は振動し、ケースと大型ペリクルとの間に擦れが発生して発塵し、大型ペリクルに異物が付着する問題があった。

前述の多くの問題を解決すべく、本件特許出願人は、既に後述の特許文献2、特許文献3或は特許文献4に例示するような発明を完成し、特許出願している。

後記特許文献2に記載された技術は、ペリクル収納ケースのトレイ表面に突出部を起立突設すると共に、この突出部の側面にアンダーカット部を設け、このアンダーカット部の中にペリクルの保護フィルムを挿入することによって、トレイ上に載置したペリクルを保持固定する技術である。また、特許文献3に記載された技術は、ペリクルの保護フィルムの下面に所定の粘着力を有する粘着材を塗着しておき、ペリクルをトレイ上に搭載した際に、保護フィルムをトレイに粘着することによって、ペリクルをトレイに保持固定する技術である。

さらに、特許文献4に記載された技術は、ケースの蓋の天井面より棒状の押圧体を吊下げ、該蓋をトレイに被蓋した際に、トレイ上に搭載されているペリクルの保護フィルムを該押圧体で上方から押圧して、ペリクルをトレイに保持固定する技術である。

【発明が解決しようとする課題】
前述の特許文献2乃至特許文献4に記載された発明は、従来一般的に使用されていた5インチや6インチの半導体用のペリクルを収納するケースには極めて有効であるが、これ等の発明に本発明が対象とするペリクルの面積が1000cm以上の大型ペリクルを収納するケースに応用した場合には、後述の通りの弱冠の問題があった。

特許文献2の技術に於ては、コストが安く製造が容易な真空成形方法を用いて、トレイの表面に起立突設した突出部の側面に比較的深いアンダーカット部を設けることは、充分な成形精度を得ることが困難である問題があった。また、射出成形方法を用いてトレイを成形する場合には、成形精度が良いので成形は可能であるが、本発明の対象とする1000cm以上の大型ペリクルを射出成形方法で成形する場合には、極めて大型の成形桟を必要とするのでコスト高になり実用的でないと共に、トレイの寸法が非常に大きいので、成形歪みが発生し、突出部の側面に狭く深いアンダーカット部を精度良く設けることは困難であった。

特許文献3の技術に於ては、ペリクルの保護フィルムの下面に粘着材を塗着して保護フィルムをトレイの表面に貼着する方法は、半導体用ペリクルのケースのように小さなサイズのものは有効であるが、本発明のように大型ペリクルを収納する大型のケースに於ては、必ずしも成形精度が完全でないために、トレイのペリクル搭載個所に反りが生ずることがあった。そのためにトレイの反りによる歪みが保護フィルムに転写して保護フィルムの歪みとなったり、或は粘着材から保護フィルムの一部が剥離したりして粘着材の粘着力が低下し、これ等が原因となってペリクルをフォトマスクに均一に貼り付けることが困難となる問題があった。

特許文献4の技術に於ては、ケースの蓋の天井面より吊下げられた押圧体でトレイに搭載されたペリクルの保護フィルムを押圧してペリクルを保持固定する方法であるが、この技術の場合にも、半導体ペリクル収納ケースのように、5、6インチの小さいサイズのケースの場合には成形精度を維持することは出来るが、前述のように本発明の対象とする大型ペリクルを収納する大型ケースに於ては、成形精度が充分でない上に、成形したケースに反りが発生するので、ケースに蓋を被蓋した場合に、蓋側に設けた押圧体がペリクルの保護フィルムを正確かつ確実に押圧して保持固定することが困難である問題があった。

本発明に係る大型ペリクルの収納方法は、前述の多くの問題点に鑑み開発された全く新しい技術であって、特に、大型ペリクルの保護フィルムの外周縁の一部或は全部を外側に突出させて押え代を形成し、トレイにペリクルを搭載した際に、この押え代を粘着テープでトレイの表面に貼着してペリクルをトレイに確実に保持固定する方法を提供するものである。

【課題を解決するための手段】
本発明に係る大型ペリクルの収納方法は前述の問題点を根本的に解決した技術であって、その第1発明の要旨は枠体と、該枠体の上縁面に接着されたペリクル膜と、該枠体の下縁面に塗着した粘着材と、該粘着材を保護するために枠体の下面に粘着された保護フィルムからなる大型ペリクルをトレイと蓋とよりなるケースに収納する方法に於て、前記大型ペリクルの保護フィルムの外周縁の一部或は全部を外側に突出させて押え代を形成し、かつ該押え代を粘着テープを介して該トレイに固定して大型ペリクルをケース内に収納することを特徴とした大型ペリクルの収納方法である。

前述の第1発明に於ては、ペリクルの保護フィルムの外周縁の一部或は全部を外側に突出させて押え代を形成したので、ペリクルをトレイ上に搭載した際には、ペリクルの外枠の外側に突出した前記押え代をトレイの表面上に重ねることが出来る。かつ、本発明に於ては、この押え代を粘着テープを介してトレイに粘着させるので、極めて簡単な作業でペリクルをトレイに安定した状態で確実に保持固定させることが出来る。

さらに、本発明に於ては、大型ペリクルの保護フィルムを柔軟性に富む粘着テープを介してトレイに貼着するので、仮にトレイの成形精度が充分でなかった場合や、或はトレイに反りが生じている場合にも、何ら影響されることなく、大型ペリクルをトレイに正確かつ確実に保持固定することが出来る。

本発明に係る大型ペリクルの収納方法の第2発明の要旨は、前記保護フィルムの押え代の巾を6mm以上、長さを20mm以上に形成したことを特徴とした第1発明の大型ペリクルの収納方法である。

前述の第2発明に於ては、大型ペリクルの保護フィルムに設ける押え代の寸法を、巾6mm以上、長さ20mm以上に形成したので、大型ペリクルをトレイに搭載した際に、この押え代をトレイの表面に巾広く重ねることが出来、かつ粘着テープを介して押え代をトレイの表面に安定して確実に保持固定することが出来る。

本発明に係る大型ペリクルの収納方法の第3発明の要旨は、前記ケースのトレイに搭載された大型ペリクルの枠体と該トレイに被蓋された蓋との間に少なくとも1mm以上の間隔を設けて収納したことを特徴とした第1発明或は第2発明の大型ペリクルの収納方法である。

前述の第3発明に於ては、ケースのトレイに搭載された大型ペリクルの枠体とこのトレイに被蓋された蓋との間に、少なくとも1mm以上の間隔を設けて収納したので、大型ペリクルを輸送した場合にも、振動等によって大型ペリクルが蓋と接触して擦れたりする心配がない。また、大型ペリクルは、前述のように粘着テープを介して安定した状態でトレイに保持固定されているので、蓋で大型ペリクルを押える必要がなく、従って、ケースの設計を容易にすると共に、ケースの成形精度や歪みの問題も全て解決することが出来る。

【発明の実施の形態】
図により本発明に係る大型ペリクルの収納方法の一実施例を具体的に説明すると、図1は本発明に係る大型ペリクルの収納方法の縦断面説明図、図2は図1の大型ペリクルの収納方法の要部の拡大説明図、図3は図1の大型ペリクルの収納方法に用いられる大型ペリクル用保護フィルムの平面図、図4も図3と同様に図1の大型ペリクルの収納方法に用いられる大型ペリクル用保護フィルムの平面図である。

図1及び図2(a)、(b)に於て、Aは大型ペリクルであって、既に詳述したようにペリクル面積が1000cm以上の大型ペリクルであり、枠体1と、該枠体1の上縁面に接着剤2を介して接着されたペリクル膜3と、前記枠体の下縁面に塗着された粘着材4と、該粘着材4を保護するために粘着材4に粘着された保護フィルム5から構成されている。

前記実施例に於ては、枠体1の下縁面に粘着材4を塗着して形成したが、予め粘着材4と保護フィルム5が層状に形成された層状粘着材を使用する場合には、単に枠体1の下縁面に層状粘着材を積層して粘着するのみで良い(しかし、本明細書に於ては、このような場合も含めて単に「塗着する」と総称する)。次に、前述のように構成された大型ペリクルAは、トレイ6と蓋7とよりなるケースBに収納されている。また、トレイ6と蓋7とのコーナー部にはクリップ8が取付けられており、これ等のクリップ8によってトレイ6から蓋7が外れないように固定されている。

前記大型ペリクルAの保護フィルム5の外周縁の外側には後述の粘着テープによってトレイ6の表面に粘着固定される押え代5aが突設されている。この押え代5aの寸法は、本発明者等が種々の実験を重ねた結果、その巾Wが6mm以上で、長さLが20mm以上であることが望ましいことが明らかとなった。このような寸法を持った押え代5aは粘着テープ9を介してトレイ6の表面に安定した状態で容易に粘着固定することが出来た。

本発明の収納方法を実施するに当っては、前述の図1及び図2に示す如く、ケースBのトレイ6の中央部に大型ペリクルAを搭載し、かつ大型ペリクルAの枠体1の外方に突出している保護フィルム5の押え代5aを、所定の長さの粘着テープ9を用いてトレイ6の表面に粘着することによって、大型ペリクルAをトレイ6の中央部に極めて安定した状態で簡単かつ確実に保持固定することが出来る。

本発明に係る収納方法に於ては、前述のように、大型ペリクルAの枠体1の外方に突出する保護フィルム5の柔軟性を有する押え代5aを柔軟性に富む粘着テープ9を介してケースBのトレイ6の表面に粘着固定するので、仮にケースBのトレイ6の成形精度が充分でなく、或はトレイ6に反りが生じていても、これ等の問題に関係なく、大型ペリクルAをトレイ6に安定した状態で簡単に固定することが出来る。

さらに、本発明の収納方法に於ては、ケースBのトレイ6に大型ペリクルAを安定した状態で確実に保持固定することが出来るので、ケースBの蓋7で大型ペリクルAを押える必要がなく、そのために、蓋7と大型ペリクルAの枠体1との間隔Dを1mm以上にすることが出来る。従って、大型ペリクルAと蓋7とは充分な間隔を有しているので、輸送時等の振動によって大型ペリクルAと蓋とが擦れることがなく、発塵の問題が発生する心配がない。

本発明者は、前述のような構成を有する本発明の大型ペリクルの収納方法を用いて実験をした結果、次のような実施例に示すような好結果が得られた。

外形寸法が427mm×294mmであり、保護フィルム5の長辺及び短辺の中央部に夫々寸法がW10mm×L100mmの押え代5aを設けた大型ペリクルAを、ABS樹脂材で真空成形されたケースBのトレイ6の上に搭載し、前記押え代5aを粘着テープ9を介してトレイ6に粘着固定した後で、該トレイ6上に蓋7を被蓋し、これ等のトレイ6と蓋7とのコーナー部にクリップ8を取付けて両者を固定した。この際、大型ペリクルAの枠体1と蓋7との間隔Dを3.6mmに保つようにした。この状態で大型ペリクルAを長距離輸送テストした結果、大型ペリクルAとケースBとの間には擦れは認められなかった。また、大型ペリクルAは最初に搭載されたままの状態で保持固定されていた。

外形寸法が904.5mm×750mm、保護フィルム5の長辺及び短辺の中央部に夫々寸法がW10mm×L100mmの押え代5aを設けた大型ペリクルAを、前記実施例1と全く同一の条件で輸送テストを行った結果、大型ペリクルAとケースBとの間には擦れは認められず、かつ大型ペリクルAは最初の搭載時と同様に、トレイ6上に安定した状態で保持固定されていた。

外形寸法が427mm×294mmの大型ペリクルAを、比較例1と同様に、トレイ6上にそのまま搭載し、トレイ6に被蓋した蓋7と大型ペリクルAの枠体1との間隔Dを3.6mmにした状態で、実施例1と同一の条件で輸送テストをした結果、大型ペリクルAと蓋7との間に擦れが生じた形跡が認められた。また、大型ペリクルAの枠体1の周りに細かい塵の付着が認められた。

前記粘着テープ9には、特に指定は無いが、例えば基材にはポリエチレン、ポリプロピレン、ポリエチレンテレフタレート、ポリ塩化ビニルや不織布などが使用出来る。また、糊にはアクリル系のものやポリビニルアルコール等を使用することが出来る。また、使用するテープにはアウトガスの発生量が少ないものが好ましい。

【発明の効果】
本発明に係る大型ペリクルの収納方法に於ては、ペリクルの保護フィルムの外周縁の一部或は全部を外側に突出させて押え代を形成したので、ペリクルをトレイ上に搭載した際には、ペリクルの外枠の外側に突出した前記押え代をトレイの表面上に重ねることが出来る効果を有している。かつ、本発明に於ては、この押え代を粘着テープを介してトレイに粘着させるので、極めて簡単な作業でペリクルをトレイに安定した状態で確実に保持固定させることが出来る効果も有している。

さらに、ペリクルの保護フィルムの柔軟性を有する押え代を柔軟性に富む粘着テープを介してトレイに貼着するので、仮にトレイの成形精度が充分でなかった場合や、或はトレイに反りが生じている場合にも、何ら影響されることなく、ペリクルをトレイに正確かつ確実に保持固定することが出来る効果がある。

また本発明に於いて、ケースのトレイに搭載された大型ペリクルの枠体とこのトレイに被蓋された蓋との間に、少なくとも1mm以上の間隔を設けて収納した場合には、大型ペリクルを輸送した場合にも、振動等によって大型ペリクルが蓋と接触して擦れたりする心配がない。また、大型ペリクルは、前述のように粘着テープを介して安定した状態でトレイに保持固定した場合には、蓋で大型ペリクルを押える必要がなく、従って、ケースの設計を容易にすると共に、ケースの成形精度や歪みの問題も全て解決することが出来る効果を有している。
