本発明は、LSI等を製造する際のリソグラフィー工程で使用されるフォトマスクやレティクルに異物が付着することを防止するために用いられるペリクルの収納構造に関するものである。

【従来の技術】
従来、半導体回路パターン等の製造に於いては、一般にペリクルと呼ばれる防塵手段を用いて、フォトマスクやレティクルへの異物の付着を防止することが行われている(例えば特公昭54ー28718号公報)。ペリクルはフォトマスク或いはレティクルの形状に合わせた形状を有する厚さ数ミリ程度の枠体の上縁面に、厚さ10μm内外以下のニトロセルロース或いはセルロース誘導体などの透明な高分子膜(以下、ペリクル膜という)を展張して接着し、かつ該枠体の下縁面に粘着材を塗着すると共に、この粘着材上に所定の接着力で保護フィルムを粘着させたものである。

前記粘着材は、ペリクルをフォトマスク或いはレティクルに固着するためのものであり、また、保護フィルムは該粘着材がその用に供するまで該粘着材の接着力を維持するために、該粘着材の接着面を保護するものである。このペリクルを製造者から使用者に運搬するに当たっては、ペリクル膜等に異物が付着するのを防ぎ、或いはペリクルが損傷するのを防ぐために、該ペリクルをトレイとフタとからなるケースに収納し、更に防塵袋等に収納して運搬するのが一般的である。

従来、前述の構造を有するペリクルのケースの収納は、図4乃至図6に示すように行われていた。即ち、図に於いて、ペリクル膜52は展張(ピンと張った)状態で枠体51の一方の上縁面に接着され、枠体51の他の面(下縁面)には適当な厚さの粘着材53が設けられ、さらに粘着材53の下面には保護フィルム54が貼り付けられてペリクルを構成している。このペリクルは、トレイ55の平坦な面である設置面55aの上に保護フィルム54が接するように置かれる。

【発明が解決しようとする課題】
然るに、前述のようにペリクルはケースのフタ56の斜面56a、ポスト55b及び設置面55aで拘束された収納状態で輸送されるが、輸送時には何らかの振動、衝撃を受けることは避けることが出来なかった。従来のペリクルのケース内での拘束状態において、ペリクルとケースのフタ56の斜面56aとの間に大きな隙間があると、輸送時の振動、衝撃によってペリクルがケースのフタ56にぶつかり、この部分が強い擦れのために摩耗して発塵することがあった。このような場合には、ペリクルを異物のない状態で使用者に届けるという最も重要な機能を失うことになる問題があった。

一方で、ペリクルとケースとの間の隙間をなくした場合には、すなわち前記斜面56aが前記枠体51(或いは前記ペリクル膜52の端部)と予め接触している場合にも、相互の接触圧力によって斜面56aの内面或いは前記ペリクル膜52の端部が摩耗し、異物を発生することが経験上知られている。

そこで、かかるペリクルの収納構造に於いて最も好ましいとされているやり方は、前記ペリクルと前記ケースのフタ56の斜面56aとの間にごく僅かな隙間をとるというものである。具体的には前記ペリクルをトレイ55の上に置き、フタ56をかぶせ、クリップ57でフタ56とトレイ55を相互に固定したとき、斜面56aと枠体1の上端との間に0.1乃至0.3mm程度の隙間を設ける構造である。

発明者の実験によって、このような隙間の確保で、ある程度の振動、衝撃に耐えることが確かめられている。しかし、この場合にも大きな衝撃を受けた時には、発塵する問題があった。更に梱包の方法(例えば衝撃効果の高い軟らかい発泡材等を大量に使用するなど)によってケースやペリクルに加わる衝撃を和らげる手段が必要であり、或いは振動や衝撃の少ない輸送手段を必要としたり、前述のフタ56とペリクルとの適度の隙間を確保するために、トレイ55やフタ56の成形を高い精度で行う必要があるなど、コスト面で非常に好ましくない問題があった。しかし、これ等の多くの手段も原理的に、全く発塵しないことを保証することは極めて難しいという問題があった。

本発明者は前述の従来の問題点を根本的に改善するために、ペリクルの保護フィルムを所定の接着力或いは磁石の吸着力で直接前記トレイに仮着させ、これによってケース内に収納されたペリクルをケース内に拘束させて、輸送時の振動や衝撃に充分耐えることが出来るようにした全く新しい技術を既に開発し、特許出願をしている。(特願平9ー182459号、特願平9ー195534号)。

前述のペリクルをトレイに所定の接着力で直接仮着する技術は、粘着材或いは接着材を使用することによって、ペリクルをトレイに拘束する構成である。また、ペリクルをトレイに所定の吸着力で仮着する技術は、トレイとペリクルとに磁石或いは強磁性体を設置することによって磁石による吸着力を作用させてペリクルをトレイに拘束する構成である。本発明はこれ等の接着力或いは吸着力を用いることなく、ペリクルをトレイとフタとで拘束するようにした全く新しいペリクルの収納構造の技術を提供するものである。

【課題を解決するための手段】
本発明に係るペリクルの収納構造は、前述の従来の多くの問題点に鑑み開発された技術であって、その発明の要旨は、枠体と、該枠体の上縁面に接着されたペリクル膜と、該枠体の下縁面に塗着した粘着材と、該粘着材を保護するために枠体の下縁面に粘着された保護フィルムからなるペリクルを、トレイとフタよりなるケースに収納する構造において、前記トレイとフタとの間にフタの内面より水平方向に突出させた板バネ状の押圧体を介在させ、かつ、該押圧体で前記ペリクルの保護フィルムを押圧してペリクルを前記ケースに固定させることを特徴としたペリクルの収納構造である。

図により本発明に係るペリクルの収納構造の一実施例を具体的に説明すると、図1は第1実施例のペリクルの収納構造を示す縦断面説明図、図2は第2実施例のペリクルの収納構造の要部を示す縦断面説明図、図3は第3実施例のペリクルの収納構造の要部を示す縦断面説明図である。

本発明に係るペリクルの収納構造は前述の構成と作用とを有するので、次のような多大な効果を有している。
