【発明の属する技術分野】
本発明は、LSI等を製造する際のリソグラフィー工程で使用されるフォトマスクやレティクルに異物が付着することを防止するために用いられるペリクルの収納構造及びその収納方法に関するものである。

【従来の技術】
従来、半導体回路パターン等の製造に於いては、一般にペリクルと呼ばれる防塵手段を用いて、フォトマスクやレティクルへの異物の付着を防止することが行われている(例えば特公昭54ー28718号公報)。ペリクルはフォトマスク或いはレティクルの形状に合わせた形状を有する厚さ数ミリ程度の枠体の上縁面に、厚さ10μm内外以下のニトロセルロース或いはセルロース誘導体などの透明な高分子膜(以下、ペリクル膜という)を展張して接着し、かつ該枠体の下縁面に粘着材を塗着すると共に、この粘着材上に所定の接着力で保護フィルムを粘着させたものである。

前記粘着材は、ペリクルをフォトマスク或いはレティクルに固着するためのものであり、また、保護フィルムは該粘着材がその用に供するまで該粘着材の接着力を維持するために、該粘着材の接着面を保護するものである。このペリクルを製造者から使用者に運搬するに当たっては、ペリクル膜等に異物が付着するのを防ぎ、或いはペリクルが損傷するのを防ぐために、該ペリクルをトレイとフタとからなるケースに収納し、更に防塵袋等に収納して運搬するのが一般的である。

従来、前述の構造を有するペリクルのケースの収納は、図3乃至図4に示すように行われていた。即ち、図に於いて、ペリクル膜52は展張(ピンと張った)状態で枠体51の一方の上縁面に接着され、枠体51の他の面(下縁面)には適当な厚さの粘着材53が設けられ、さらに粘着材53の下面には保護フィルム54が貼り付けられてペリクルを構成している。このペリクルは、トレイ55の平坦な面である設置面55aの上に保護フィルム54が接するように置かれる。

トレイ55の設置面55a上に載置されたペリクルは、トレイ55に設けられた突起状のポスト55bによって、左右の動きが拘束され、そしてフタ56を上方からかぶせ、クリップ57によってフタ56とトレイ55との4隅を固定することによってケースに収納されていた。この結果、前記ペリクルはフタ56の斜面56aと、ポスト55bと、設置面55aとに囲まれて拘束され、ケースに収納された状態となっていた。

【発明が解決しようとする課題】
然るに、前述のようにペリクルはケースのフタ56の斜面56a、ポスト55b及び設置面55aで拘束された収納状態で輸送されるが、輸送時には何らかの振動、衝撃を受けることは避けることが出来なかった。従来のペルクルのケース内での拘束状態において、ペリクルとケースのフタ56の斜面56aとの間に大きな隙間があると、輸送時の振動、衝撃によってペリクルがケースのフタ56にぶつかり、この部分が強い擦れのために摩耗して発塵することがあった。このような場合には、ペリクルを異物のない状態で使用者に届けるという最も重要な機能を失うことになる問題があった。

一方で、ペリクルとケースとの間の隙間をなくした場合には、すなわち前記斜面56aが前記枠体51(或いは前記ペリクル膜52の端部)と予め接触している場合にも、相互の接触圧力によって斜面56aの内面或いは前記ペリクル膜52の端部が摩耗し、異物を発生することが経験上知られている。

そこで、かかるペリクルの収納構造に於いて最も好ましいとされているやり方は、前記ペリクルと前記ケースのフタ56の斜面56aとの間にごく僅かな隙間をとるというものである。具体的には前記ペリクルをトレイ55の上に置き、フタ56をかぶせ、クリップ57でフタ56とトレイ55を相互に固定したとき、斜面56aと枠体1の上端との間に0.1乃至0.3mm程度の隙間を設ける構造である。

発明者の実験によって、このような隙間の確保で、ある程度の振動、衝撃に耐えることが確かめられている。しかし、この場合にも大きな衝撃を受けた時には、発塵する問題があった。更に梱包の方法(例えば衝撃効果の高い軟らかい発泡材等を大量に使用するなど)によってケースやペリクルに加わる衝撃を和らげる手段が必要であり、或いは振動や衝撃の少ない輸送手段を必要としたり、前述のフタ56とペリクルとの適度の隙間を確保するために、トレイ55やフタ56の成形を高い精度で行う必要があるなど、コスト面で非常に好ましくない問題があった。しかし、これ等の多くの手段も原理的に、全く発塵しないことを保証することは極めて難しいという問題があった。

本発明は前述の多くの問題点に鑑み開発された全く新しい技術であって、特にペリクルをケース内に収納するに当たって、ペリクルをケースのトレイの設置面上に所定の接着力で仮着することによって、ペリクルをケース内に拘束するようにし、これによって輸送時の振動や衝撃に充分耐えることが出来るようにした全く新しい技術を提供するものである。

【課題を解決するための手段】
本発明者は、前述の多くの問題点に鑑み、長年の研究と種々の実験を行うことによって、ペリクルを、これを収納するケースのトレイに固定することによって、前述の問題が解消されることを発見した。しかし、ケース内に収納されたペリクルが使用者側に届いた後では、使用者がペリクルをケース内から容易に取り出すことが出来なくてはならないので、ペリクルをトレイに固定するに当たっては、この点を充分考慮しなければならいことに思い至った。

即ち、ペリクルをトレイに固定するに当たっては、使用者がこのトレイからペリクルを容易に取り出すことが出来る所定の接着力で接着或いは粘着して一時的に仮着しておくことを発明した。

前述のように、ペリクルをトレイと所定の接着力で仮着するとは、例えば、輸送中の振動や衝撃が加わった時に、ペリクルとトレイとが接着状態を保つぎりぎりの強さとするのが合理的である。発明者の実験で、適度の緩衝材を詰めた梱包では、通常の陸上輸送時にケースには、5G乃至10G程度の加速度が加わるというデータがある。従ってペリクルの重さの10倍程度の接着力が現実的な効果を得る上では適当であると考えられる。

しかし、原理的にいえば、いかなる小さい接着力であっても衝撃に対しては抵抗力となり、前記ペリクルと前記フタとの擦れの強さを緩和する効果がある。従って本発明における前記接着力の下限を設定する必要はないが、本発明の効果をより明瞭ならしめるため、および本発明に実施を明らかに判別出来るようにするために接着力或いは粘着力の下限を次のように設定する。

即ち、この接着力あるいは粘着力については定義しにくい面もあるが、本発明においては、接着部に対して一定の荷重を加えて1秒以上完全剥離しないとき、この接着力はこの一定荷重以上あると定義する。この定義に基づく、前記接着力の下限は、前記ペリクルの自重程度とすることが出来る。

一方で、前記接着力の上限は、ペリクルをケースから取り出す方法によって、条件が様々に変化するので、これを決定することは困難である。すなわち、例えば単にトレイを自重に任せた状態で平坦な面上に置き、その上に載っているペリクルを取り出すとすれば、ペリクルとトレイとの接着力はトレイの自重以下である必要がある。さもないとペリクルを取り出すために持ち上げた時、トレイも持ち上がってしまうからである。

しかし、近年は使用者が自動貼付機を使用してトレイからペリクルを取り出す方法が増えている。この場合には、トレイを吸着パッドで固定するために、更に強い接着力であっても、トレイからペリクルを脱離させることが可能である。かかるごとく、ペリクルとトレイとの接着力の上限は、ペリクルを取り出すときのトレイの固定方法によって選択の余地があり、その状況によって適宜選ぶべきである。勿論、必要最小限の接着力が実用上好ましいことは、言を待たない。

本発明に係るペリクルの収納構造は、前述の如く従来の多くの問題を解決すべく発明されたものであって、その発明全体の構成をまとめると、先ず、第1発明の要旨は、枠体と、該枠体の上縁面に接着されたペリクル膜と、該枠体の下縁面に塗着した粘着材と、該粘着材を保護するために枠体の下縁面に粘着された保護フィルムからなるペリクルを、トレイのフタとよりなるケースに収納する構造に於いて、前記ペリクルの保護フィルムを所定の接着力で直接前記トレイに仮着して構成したことを特徴としたペリクルの収納構造である。

本発明のペリクルの収納構造は、前述のように、ペリクルをトレイとフタとよりなるケースに収納するに当たって、ペリクルの保護フィルムを所定の接着力で前記トレイに仮着したので、ペリクルをこの所定の接着力を介してトレイに直接に拘束することが出来、これによってペリクルを輸送する際に、振動や衝撃によってペリクルがケースに強くぶつかることを防ぎ、塵が発生することを防止することが出来る。

本発明に係るペリクルの収納構造の第2発明の要旨は、前記ペリクルの保護フィルムを前記トレイに仮着するに当たっては、該保護フィルムと枠体との接着力よりも弱いペリクルの自重を支えることが出来る程度の接着力で仮着して構成したことを特徴とした第1発明のペリクルの収納構造である。

第2発明に於いては、前述のように、ペリクルの最下面に位置する保護フィルムをトレイに仮着させるに当たって、保護フィルムと枠体との接着力よりも弱いペリクルの自重を支えることが出来る程度の接着力でトレイに仮着したので、トレイに仮着されているペリクルを極めて弱い力でトレイから簡単に剥離して取り出すことが出来る。

本発明に係るペリクルの収納方法も前述のペリクルの収納構造と同様に、従来の多くの問題点を根本的に改善した技術であって、その発明の要旨は、枠体と、該枠体の上縁面に接着されたペリクル膜と、該枠体の下縁面に塗着した粘着材と、該粘着材を保護するために枠体の下縁面に粘着された保護フィルムからなるペリクルを、トレイとフタとよりなるケースに収納する方法に於いて、前記ペリクルの枠体の下縁面に粘着された保護フィルムの下面或いはトレイの設置面に所定の接着力を有する接着材あるいは粘着材を塗着した後、該保護フィルムを前記トレイに所定の接着力で接着してペリクルをトレイに仮着することを特徴とするペリクルの収納方法である。

【発明の実施の形態】
図により本発明に係るペリクルの収納構造及びその収納方法の一実施例について具体的に説明すると、図1は本発明に係るペリクルの収納構造を示す縦断面説明図、図2は図1の要部を拡大した状態の縦断面拡大説明図である。

図1及び図2に於いて、ペリクルは既に詳述したように、枠体1と、該枠体1の上縁面に接着されたペリクル膜2と、該枠体1の下縁面に塗着された粘着材3と、該粘着材3を保護するために粘着材3に粘着された保護フィルム4から構成されている。前記実施例に於いては、枠体1の下縁面に粘着材3を塗着して形成したが、予め層状に形成された粘着材3は単に枠体1の下縁面に積層して貼着するのみで良い(しかし、本明細書に於いては、このような場合も含めて単に「塗着する」と総称する)。

前述のように構成されたペリクルを、トレイ5とフタ6とよりなるケースに収納するに当たって、どのようにすれば効果的であるか、また、ペリクルをトレイ5に具体的にどこで接着すべきか等について全体的に、検討すると次の通りである。

図1および図2において、枠体1、ペリクル膜2、粘着材3、保護フィルム4からなるペリクルを、設置面5aの前記保護フィルム4に対応する箇所にアクリルラテックス系の粘着材8を塗布し、前記保護フィルム4を前記設置面5aに仮着することによって、ペリクルをトレイ5に粘着固定し、ペリクルをトレイ5に拘束してケースに収納した。

この時前記ペリクルの上端と、フタ6の斜面6aとの間には、約0.3mmの隙間が確保されていた。かかる収納状態のケースを10セット段積みにし、一般にエアキャップと呼ばれている緩衝材を周囲に配置した上で、段ボール箱に収納するという梱包状態で、落下テストを実施した。高さ1mからの落下テストを10回実施した結果、前記ペリクルと前記フタ6との擦れおよび擦れに基づく発塵は全く認められなかった。

前述の実施例1に対して、この比較例1では、前記アクリルラテックス系粘着材8を保護フィルム4とトレイ5との間に介在させないで、従来の収納方法と同じく、保護フィルム5をトレイ5に直接載置した状態のままの構成にしておき、前述の実施例1と全く同一の梱包状態で落下テストを実施した。その結果10枚のペリクル全てに擦れが観察され、更にその内の半数では発塵が認められた。なお、この落下テストに於ける衝撃値は、外箱である前記段ボール箱では最大衝撃値50Gが測定され、前記ペリクルを収納したケースでは最大10Gが測定された。(富士フィルム(株)製ショックセンサー使用)。

本発明に係るペリクル収納構造及びその収納方法は、前述のような構成と作用とを有するので、次のような多大な効果を有している。
