Description
Claims (1)
- 【特許請求の範囲】 1.少なくとも約1〜50重量%の少なくとも1種のエチレンジアミン四酢酸ま たはその一、二、三もしくは四アンモニウム塩および水または極性有機溶媒を含 んでなる、フォトレジストまたは他の高分子材料または残渣を基板から除去する ための組成物。 2.約25〜約75重量%のアミンまたはアルカノールアミンをさらに含んでなる 、請求項1に記載のフォトレジストまたは他の高分子材料または残渣を基板から 除去するための組成物。 3.約0.15〜約10重量%の有機または無機のアンモニウム塩をさらに含んでな る、請求項1に記載のフォトレジストまたは他の高分子材料または残渣を基板か ら除去するための組成物。 4.当該アンモニウム塩がアンモニアおよびエチレンジアミン四酢酸から当該 組成物中で形成される、請求項1に記載のフォトレジストまたは他の高分子材料 または残渣を基板から除去するための組成物。 5.約5〜約25重量%のさらなるキレート剤をさらに含んでなる、請求項1に 記載のフォトレジストまたは他の高分子材料または残渣を基板から除去するため の組成物。 6.当該キレート剤がカテコールまたは没食子酸である、請求項5に記載のフ ォトレジストまたは他の高分子材料または残渣を基板から除去するための組成物 。 7.フォトレジスト、他の高分子材料または残渣を基板から除去するのに十分 な時間および温度で、少なくとも1種のエチレンジアミン四酢酸またはその一、 二、三もしくは四アンモニウム塩と基板とを接触させることを含む、フォトレジ ストまたは他の高分子材料または残渣を基板から除去するための方法。 8.当該時間が約2〜約60分であり、当該温度が約20〜約110℃である、請求 項7に記載の方法。 9.アミンまたはアルカノールアミンと基板とを同時に接触させることをさら に含む、請求項7に記載の方法。 10.有機または無機のアンモニウム塩と基板とを同時に接触させることをさ らに含む、請求項7に記載の方法。 11.当該アンモニウム塩がエチレンジアミン四酢酸およびアンモニアから形 成される、請求項7に記載の方法。 12.さらなるキレート剤と基板とを同時に接触させることをさらに含む、請 求項7に記載の方法。 13.当該キレート剤がカテコールまたは没食子酸である、請求項12に記載 の方法。 14.基板がチタンを含んでなる、請求項7に記載の方法。 15.当該チタン基板が集積回路のチタン層を含んでなる、請求項14に記載 の方法。
