Description
- Die Erfindung bezieht sich auf das Gebiet der Werkstoffwissenschaften und betrifft Elektrolyte für die elektrochemische Abscheidung (electroplating) von thermoelektrischen Materialien, die beispielsweise für die Herstellung von thermoelektrischen Generatoren oder thermoelektrischen Mikrokühlern oder thermoelektrischen Schichten eingesetzt werden können.
- Thermische Energie in elektrische Energie zu wandeln, ist ein seit langem bekannter Vorgang. Um thermische Energie bei geringen Temperaturunterschieden in elektrische Energie zu wandeln, lassen sich thermoelektrische Prozesse mit gutem Erfolg ausnutzen. In einem Material resultiert das Anlegen eines Temperaturgradienten direkt in einem elektrischen Potentialunterschied. Umgekehrt resultiert das Durchfließen eines Stromes in einem Temperaturunterschied zwischen den Enden des Materials. Um nutzbare Potential- oder Temperaturunterschiede zu erzeugen werden thermoelektrische Module notwendigerweise aus mehreren Baugruppen in Kaskadenform realisiert.
Aus diesem Grunde finden thermoelektrische Prozesse neben dem Einsatz in der Leistungsgeneratorik, wo mittels großer Kaskaden das erforderliche Spannungsniveau erzeugt wird, bevorzugt auch in der Temperaturregelung Anwendung, die sogenannten Peltier-Elemente, für Kühlung oder mildes Erwärmen. In der Messtechnik können die geringen elektrischen Spannungen als sensorische Signale für eine Bestimmung der Temperatur oder Temperaturdifferenz verwendet werden.
Solche thermoelektrischen Elemente sind beispielsweise ausDE 101 12 383 A1 ,DE 10 2006 005 596 A1 ,DE 102 31 445 A1 ,DE 40 22 690 A1 bekannt.
Ebenfalls sind Thermogeneratoren bekannt (DE 10 2006 024 167 A1 ,DE 10 2006 015 492 A1 ). Weiterhin bekannt sind auch Arbeiten zur Realisierung von thermoelektrischen Kühlern auf Kapton-Folie, um den Einfluss des Substrates durch Verwendung schlecht wärmeleitender dünner Materialien auf die Thermoelemente möglichst gering zu halten [L.M. Goncalves, u.a., J. Micromech. Microeng. 17 (2007) S168-S173]. - Bekannte Bi2(TexSe1-x)3 und (BixSb1-x)2Te3, jeweils n- und p-dotierte V-VI Halbleiter, haben als massives Material exzellente thermoelektrische Eigenschaften.
- Von R. Rostek, et al.: J. Mater. Res. Bd. 17, p. 2518, 2015 sind dazu die derzeit bekannten Materialien, Herstellungsverfahren und Weiterverarbeitungsverfahren sowie Anwendungen zusammengestellt worden.
Bezüglich der Herstellungsverfahren thermoelektrischer Materialien sind das Legieren und pulvermetallurgische Verfahren für massive Materialien, Sputtern und gepulste Laserabscheidung für dünne Schichten, sowie die nasschemische Herstellung für (nano-) Teilchen bekannt. Die elektrochemische Abscheidung wird als einfaches und kostengünstiges Verfahren zur Herstellung von insbesondere Nanodrähten und Schichten von thermoelektrischen Materialien genannt. Die dafür notwendigen Elektrolyte weisen meist ein wässriges Lösungsmittel mit einer starken Säure, meist HNO3, auf, da diese für die Stabilität der in Lösung befindlichen Bestandteile sorgt. Ebenfalls können alkalische Medien, organische Lösungsmittel, wie zum Beispiel Dimethylsulfoxid oder Ethylenglykol, oder ionische Flüssigkeiten eingesetzt werden. - Als weitere Bestandteile der Elektrolyte sind die abzuscheidenden Elemente in Lösung vorhanden und auch weitere Zusätze oder Additive zur Verbesserung der Abscheidbarkeit und/oder der Eigenschaften der abgeschiedenen Materialien.
- Als solche Zusätze oder Additive sind bekannt: anionisches Natrium-dihexyl-sulfosuccinat (SDSS) (Chien, H.-C. et al: Appl. Thermal Eng. 51 (2013) 75-83), Cetyltrimethylammonium Bromid (CTAB) (I.-J. Yoo et al.: J. Mater. Chem. A, Bd. 1 (2013) p. 5430; H. Jung et al.: J. Phys. Chem. C, Bd. 117 (2013) p. 17303), Na-Ligninsulfonat (J. Kuleshova et al.: Langmuir, Bd. 26 (2010) p. 16980) und Ethylendiamintetraessigsäure (EDTA) (S. Lim et al.: Thin Solid Films, Bd. 517 (2009) p. 4199).
- Weiter sind aus Li.F et al: Appl. Surf. Sci, Bd 255, Nr. 7, S. 4225-4231 Elektrolyte für eine elektrochemische Abscheidung von thermoelektrischen Materialien bekannt, die mindestens ein wässriges Lösungsmittel auf der Basis einer starken Säure und mindestens gelöste Kationen der Bestandteile der thermoelektrischen Materialien enthalten und weiterhin ein organisches Additiv enthalten kann.
- Gemäß der
CN 101 613 867 A ist ebenfalls ein Elektrolyt für eine elektrochemische Abscheidung von thermoelektrischen Materialien bekannt,
Ebenso ist aus derWO 2014188834 A1 ein Verfahren zur Herstellung einer abgeschiedenen Schicht mittels elektrochemischer Abscheidung bekannt, welches in einem organischen Lösungsmittel erfolgt. - Aus der
CN 104 480 508 A und der Veröffentlichung Yuan G. et al: Mat. Chem. and Phys. Bd. 143, Nr. 2, S. 587-594 sind Elektrolyten für eine elektrochemische Abscheidung von thermoelektrischen Materialien bekannt, die mindestens ein wässriges Lösungsmittel auf Basis einer starken Säure und mindestens gelöste Kationen der Bestandteile der thermoelektrischen Materialien enthalten und weiterhin ein Tensid ode rein Kornverfeinerungsagenz als Additiv enthalten kann. - Nachteilig bei den Lösungen des Standes der Technik ist, dass die Oberflächenmorphologie der erzeugten bekannten thermoelektrischen Materialien nicht ausreichend gut ausgebildet ist und dadurch die erreichten thermoelektrischen Eigenschaften noch unzureichend sind.
- Die Aufgabe der vorliegenden Erfindung besteht in der Angabe von Elektrolyten für die elektrochemische Abscheidung von thermoelektrischen Materialien, durch deren Einsatz bei der elektrochemischen Abscheidung der thermoelektrischen Materialien eine deutlich verbesserte Oberflächenmorphologie erreicht wird.
- Die Aufgabe wird mit den in den Patentansprüchen enthaltenen Merkmalen gelöst, wobei die Erfindung auch Kombinationen der einzelnen abhängigen Patentansprüche im Sinne einer UND-Verknüpfung mit einschließt, solange sie sich nicht gegenseitig ausschließen.
- Erfindungsgemäß wird die Aufgabe gelöst durch Elektrolyte für die elektrochemische Abscheidung von thermoelektrischen Materialien auf Basis von Bi2(TexSe1-x)3 oder (BixSb1-x)2Te3, enthaltend mindestens ein wässriges Lösungsmittel auf Basis einer starken Säure, mindestens gelöste Kationen der Bestandteile der thermoelektrischen Materialien und mindestens als Additive
- a) Polyethylenglykole (PEG) mit Molekülmassen zwischen 400 und 8000 als Inhibitoren, und
- b) Natriumdodecylsulfat (SDS), Natriumdodecylbenzolsulfonat (DBS) und/oder Ligninsulfonate als langkettige schwefelhaltige organische Verbindungen mit und ohne Seitenverzweigungen als Tenside, und
- c) Thioharnstoff (THU) und/oder Natrium-3mercapto-1-propylsulfonat (MPS) und/oder 3-(N-Morpholino)propylsulfonsäure (MOPS) als kurzkettige schwefelhaltige organische Verbindungen mit und ohne Seitenverzweigungen als Kornverfeinerungsagenzien,

- wobei die p-Lösung Kationen vom p-Typ Material (BixSb1-x)2Te3 und die n-Lösung Kationen vom n-Typ Material Bi2(TexSe1-x)3 aufweist.
- Weiterhin vorteilhafterweise betragen die Anteile an den Additiven a), b) und c) im Elektrolyt zwischen 10 und 100 nM.
- Mit der erfindungsgemäßen Lösung wird es erstmals möglich, Elektrolyte für die elektrochemische Abscheidung von thermoelektrischen Materialien anzugeben, durch deren Einsatz für die elektrochemische Abscheidung von thermoelektrischen Materialien eine deutlich verbesserte Oberflächenmorphologie der thermoelektrischen Materialien erreicht wird, was zur Verbesserung von thermoelektrischen Eigenschaften, insbesondere der Verbesserung des Kontaktwiderstands und der Erniedrigung des Spezifischen Widerstandes, der abgeschiedenen thermoelektrischen Materialien führt.
- Erreicht wird dies durch Elektrolyte für die elektrochemische Abscheidung von thermoelektrischen Materialien auf Basis von Bi2(TexSe1-x)3 oder (BixSb1-x)2Te3, die mindestens ein wässriges Lösungsmittel auf Basis einer starken Säure, mindestens gelöste Kationen der Bestandteile des thermoelektrischen Materials und mindestens als Additive
- a) Polyethylenglykole (PEG) mit Molekülmassen zwischen 400 und 8000 als Inhibitoren, und
- b) Natriumdodecylsulfat (SDS), Natriumdodecylbenzolsulfonat (DBS) und/oder Ligninsulfonate als langkettige schwefelhaltige organische Verbindungen mit und ohne Seitenverzweigungen als Tenside, und
- c) Thioharnstoff (THU) und/oder Natrium-3mercapto-1-propylsulfonat (MPS) und/oder 3-(N-Morpholino)propylsulfonsäure (MOPS) als kurzkettige schwefelhaltige organische Verbindungen mit und ohne Seitenverzweigungen als Kornverfeinerungsagenzien, enthalten. Dabei muss aus jeder der Gruppen a), b) und c) der Additive jeweils mindestens ein Agenz in dem Elektrolyt enthalten sein, wobei auch Kombinationen von zwei oder mehreren Additiven aus den Gruppen a), b) und/oder c) vorhanden sein können.
- Als Agenzien für die Additive sind als Inhibitoren a) Polyethylenglykole (PEG) mit Molekülmassen zwischen 400 und 8000 vorhanden.
- Polyethylenglykol (PEG) bezeichnet eine Familie linearer Polymere, die mittels der Additionsreaktion von Ethylenoxid mit Ethylenglykol, in unterschiedlichem Polymerisierungsgrad zu erhalten sind. PEG mit mittlerer Molekülmasse von 200 bis 8000 g/mol ist üblicherweise kommerziell erhältlich. Bis circa 500 g/mol ist PEG bei Raumtemperatur eine nichtflüchtige Flüssigkeit, im Bereich 600-900 g/mol weist PEG eine pastenartige Konsistenz auf, und über 1.000 g/mol ist PEG eine feste Substanz und wird als Schuppen oder Pulver in den Handel gebracht. Durch Mischung eines festen (zum Beispiel PEG 1500) mit einem flüssigen PEG kann ein wasserlösliches Produkt von salbenartiger Konsistenz hergestellt werden. Eine der wichtigsten Eigenschaften aller Polyethylenglykole ist ihre Löslichkeit in Wasser. Flüssiges PEG ist in jedem Verhältnis mit Wasser mischbar. Selbst von einem PEG 8000 können noch 50-prozentige Lösungen hergestellt werden.
- Als Agenzien für die Additive sind als Tenside b) Natriumdodecylsulfat (SDS), Natriumdodecylbenzolsulfonat (DBS) und/oder Ligninsulfonate vorhanden.
- Sulfonsäuren sind organische Schwefelverbindungen mit der allgemeinen Struktur R-SO2-OH, wobei R ein organischer Rest ist. Ihre Salze und Ester mit der allgemeinen Struktur R-SO2-O- und R1-SO2-O-R2 heißen Sulfonate. Ein Gemisch aus Alkansulfonsäuren entsteht durch die Einwirkung von Schwefeldioxid und Sauerstoff auf höhere Alkane in Gegenwart von Radikalbildnern. Natriumsalze der Sulfonsäurederivate werden oft als anionische Tenside eingesetzt.
- Tenside sind Substanzen, die die Oberflächenspannung einer Flüssigkeit oder die Grenzflächenspannung zwischen zwei Phasen herabsetzen und die Bildung von Dispersionen ermöglichen oder unterstützen oder als Lösungsvermittler wirken. Tenside bewirken, dass zwei eigentlich nicht miteinander mischbare Flüssigkeiten, wie zum Beispiel Öl und Wasser, fein vermengt werden können.
- Als Agenzien für die Additive sind als Kornverfeinerungsagenzien c) Thioharnstoff (THU) und/oder Natrium-3 mercapto-1-propylsulfonat (MPS) und/oder 3-(N-Morpholino)propylsulfonsäure (MOPS) vorhanden.
Thioharnstoff (THU) ist ein Derivat des Harnstoffs, dessen Sauerstoffatom durch ein Schwefelatom ersetzt ist. Er wird beispielsweise als Glanzzusatz in galvanischen Bädern eingesetzt.
3-(N-Morpholino)propylsulfonsäure (MOPS) ist eine biochemische Puffersubstanz aus der Gruppe der Morpholine. - Die Auswahl der gelösten Kationen der Bestandteile des thermoelektrischen Materials erfolgt entsprechend der zu erreichenden p- oder n- Dotierung des abgeschiedenen Materials.
- Es gibt die verschiedensten Möglichkeiten zur Kombinationen der Kationenlösung mit den Additiven zu den erfindungsgemäßen Elektrolyten.
Beispielsweise können p-Lösung, DBS, SDS oder p-Lösung, DBS, MPS als Kombinationen von zwei Tensiden oder p-Lösung, SDS, THU als Kombination eines Tensides mit einem Kornverfeinerungsagenz oder p-Lösung, PEG400, DBS oder p-Lösung, PEG400, MPS oder p-Lösung, PEG3000, DBS oder n-Lösung, PEG3000, DBS oder p-Lösung, PEG8000, DBS oder p-Lösung, PEG8000, MPS als Kombination eines Inhibitors und eines Tensides vor Einsatz gemischt und eingesetzt werden. Ebenso ist eine Kombination von beispielsweise DBS, SDS und THU oder von PEG3000, DBS und SDS vor Einsatz als Mischung herstellbar und einsetzbar. - Vorteilhafterweise sind als eingesetzte Additive a), b) und c) in Kombination oder einzeln eingesetzt vorhanden: p-Lösung, PEG400, DBS, MPS oder p-Lösung, PEG400, SDS, MPS oder p-Lösung. PEG400, DBS, SDS, MPS, THU oder p-Lösung, PEG3000, DSB, THU oder n-Lösung, PEG3000, DBS, THU oder p-Lösung, PEG3000, DBS, MPS oder p-Lösung, PEG3000, SDS, MPS oder p-Lösung, PEG3000, SDS, Ligninsulfonate, MOPS, MPS oder n-Lösung, PEG3000, SDS, MPS, THU oder p-Lösung, PEG8000, DBS, MPS oder p-Lösung, PEG8000, SDS, MPS oder p-Lösung, PEG8000, DBS, MOPS oder p-Lösung, PEG8000, SDS, MOPS oder p-Lösung, PEG8000, DBS, THU oder p-Lösung, PEG8000, SDS, THU oder p-Lösung, PEG8000, SDS, DBS, THU, MPS,
wobei die p-Lösung Kationen vom p-Typ Material (BixSb1-x)2Te3 und die n-Lösung Kationen vom n-Typ Material Bi2(TexSe1-x)3 aufweist. - Dabei können erfindungsgemäß die Anteile der jeweiligen Additive a), b) und c) im Elektrolyten vorteilhafterweise zwischen 10 und 100 nM betragen. Dabei ist generell davon auszugehen, dass erfindungsgemäß die eingesetzten Additive in so geringen Mengen wie möglich eingesetzt werden.
- Von besonderer Bedeutung für die vorliegende Erfindung ist, dass die Additive im Elektrolyten sich im Wesentlichen nicht verbrauchen und, in diesem Sinne, ähnlich wie ein Katalysator wirken.
- Sie bewirken auch keine Vergiftung oder Verschmutzung der thermoelektrischen Materialien, da bei EDX-Analysen keine erhöhten Konzentrationen an C, O oder S in den mit dem erfindungsgemäßen Elektrolyten abgeschiedenen Schichten festgestellt wurden, gegenüber mit bekannten Elektrolyten abgeschiedenen Schichten.
- Im Gegenteil, die mit dem erfindungsgemäßen Elektrolyten abgeschiedenen thermoelektrischen Materialien, von thermoelektrischen Materialien auf der Basis von Bi2(TexSe1-x)3 (n-Typ Material) oder (BixSb1-x)2Te3 (p-Typ Material), zeigen eine deutlich verbesserte Oberflächenmorphologie, was zur Verbesserung von thermoelektrischen Eigenschaften der abgeschiedenen thermoelektrischen Materialien führt.
- Unter Einsatz der erfindungsgemäßen Elektrolyte in elektrochemischen Abscheidungsverfahren werden thermoelektrische Materialien hergestellt, die einerseits in kompakter Form, beispielsweise als Stab oder Band oder auch als Schichten herstellbar sind. Die so hergestellten thermoelektrischen Materialien weisen eine kompakte Mikrostruktur und eine sehr geringe Rauigkeit der Oberfläche auf. Vorteilhafterweise ist der Seebeck-Koeffizient dieser thermoelektrischen Materialien hoch und das thermoelektrische Material weist eine gute elektrische Leitfähigkeit auf. Auch kann die Porosität des thermoelektrischen Materials gering sein.
- Die Oberfläche der unter Einsatz der erfindungsgemäßen Elektrolyte hergestellten thermoelektrischen Materialien ist sehr wenig rau. Durch die sehr glatte Oberfläche dieser thermoelektrischen Materialien können vorteilhafterweise darauf elektronische Bauteile aufgebaut werden.
- Hergestellt werden thermoelektrische Materialien unter Einsatz der erfindungsgemäßen Elektrolyte, indem aus den Elementen oder deren Verbindungen unter Vorhandensein einer starken Säure, beispielsweise HNO3, eine wässrige Lösung hergestellt wird, in der die Ionen der abzuscheidenden Bestandteile der thermoelektrischen Materialien vorhanden sind.
- Zur Auflösung der Kationen der Bestandteile der thermoelektrischen Materialien können auch Komplexierungsagenzien eingesetzt werden, wie beispielsweise im Fall von Antimon, Weinsäure oder Na-Citrat. Diese Zusätze können dabei ebenfalls als Tenside oder Glanzmittel wirken.
- Im Unterschied zu diesen bekannten Zusätzen werden erfindungsgemäß Polyethylenglykole als Inhibitoren eingesetzt, und nicht als Lösungsmittel.
- Bei Einsatz der erfindungsgemäßen Elektrolyte können Abscheidungen von thermoelektrischen Materialien vorteilhafterweise mehrfach oder über einen längeren Zeitraum, in Abhängigkeit von der abzuscheidenden Gesamtfläche und Gesamtdicke, vorgenommen werden, ohne dass sich das Abscheidungsergebnis ändert. Die Additive verbrauchen sich nur in einem sehr geringen Maße durch die technische Realisierung (Flüssigkeitsverlust). Im Wesentlichen müssen nur die abzuscheidenden Materialien und mögliche weitere Zusätze ergänzt werden.
- Mit der erfindungsgemäßen Lösung wird eine Erniedrigung der gesamten Kontaktoberfläche der abgeschiedenen thermoelektrischen Materialien zu den Elektroden realisiert, wodurch der Kontaktwiderstand reduziert wird.
- Ein weiterer Vorteil der erfindungsgemäßen Lösung ist, dass die abgeschiedenen thermoelektrischen Materialien eine erhöhte Kompaktheit aufweisen, die die Erniedrigung des spezifischen Widerstands der abgeschiedenen Schicht oder Struktur zur Folge hat.
- Sowohl die Erniedrigung des Kontaktwiderstandes als auch des spezifischen Widerstandes führen zur Verbesserung der Leistung der mit den abgeschiedenen thermoelektrischen Schichten oder Strukturen hergestellten Bauteilen, wie Mikrokühlern oder Mikrogeneratoren. Nachfolgend wird die Erfindung anhand von mehreren Ausführungsbeispielen näher erläutert.
- Es soll thermoelektrisches Material vom p-Typ (BixSb1-x)2Te3 hergestellt werden.
- Zur Herstellung einer thermoelektrischen Schicht vom p-Typ auf einem Substrat wird ein Elektrolyt folgendermaßen hergestellt: Der wässrige Elektrolyt besteht aus 4 mM Bi3+ (aus Bi(NO3)3), 12 mM Sb3+ (aus Sb2O3), 7 mM Te4+ (aus TeO2), Weinsäure 0,25 M, und Salpetersäure für eine Gesamtkonzentration an HNO3 von 1 bis 2 M, das Gesamtvolumen wird mit entionisiertem Wasser auf 10 ml justiert.
- Als Additiv werden 50 µl PEG400, hergestellt aus Polyethylenglykol 400 10 mM in 1 M HNO3, 100 µl SDS, hergestellt aus Natriumdodecylsulfat 50 mM in 1 M HNO3 und 50 µl MPS, hergestellt aus Natrium-3-mercapto-1-propylsulfonat 100 mM in 1 M HNO3, zum wässrigen Elektrolyt hinzugefügt.
- Die Abscheidung des thermoelektrischen Materials erfolgt in einer galvanischen Zelle mit einer Dreielektroden-Konfiguration. Potentiostatisches Pulsen erfolgt zwischen zwei Potentialstufen. Die Potentiale betragen V(Ag+/AgCl) On = - 250 mV und V(Ag+/AgCl) Off = 87 mV, dabei erfolgen Pulszeiten von tOn = 100 ms und tOff = 2500 ms.
- Die Folge VOn/VOff wird solange wiederholt bis die gewünschte Schichtdicke von 10 µm erreicht wird.
Mit den angegebenen Mengen an wässrigem Elektrolyt und Additiven können mindestens vier Abscheidungen auf einer Fläche von 38 mm2 mit identischem Ergebnis realisiert werden. - Nach erfolgter Abscheidung der Schicht wird diese hinsichtlich ihrer Eigenschaften untersucht. Die Schicht weist eine Rauheit von 25 nm RMS auf, sie ist damit besser als die bei konventionellen Schichten gemessenen 580 nm RMS. Der Seebeck Koeffizient wurde um über 60 % verbessert und der spezifische Widerstand wurde um mehr als 70 % reduziert.
- Es soll thermoelektrisches Material vom n-Typ Bi2(TexSe1-x)3 hergestellt werden.
Zur Herstellung einer thermoelektrischen Schicht vom n-Typ auf einem Substrat wird ein Elektrolyt folgendermaßen hergestellt: Der wässrige Elektrolyt besteht aus 10 mM Bi3+ (aus Bi(NO3)3), 1,1 mM Se4+ (aus SeO2), 10 mM Te4+ (aus TeO2), und Salpetersäure für eine Gesamtkonzentration an HNO3 von 1 bis 2 M, das Gesamtvolumen wird mit entionisiertem Wasser auf 10 ml justiert. - Als organische Additive werden 200 µl PEG3000, hergestellt aus Polyethylenglycol 3000 10 mM in 1 M HNO3, 200 µl SDS, hergestellt aus Natriumdodecylsulfat 50 mM in 1 M HNO3, und 200 µl DBS, hergestellt aus Natriumdodecylbenzolsulfonat 10 mM in 1 M HNO3, zum wässrigen Elektrolyt hinzugefügt.
- Die Abscheidung des thermoelektrischen Materials erfolgt in einer galvanischen Zelle mit einer Dreielektroden-Konfiguration. Potentiostatisches Pulsen erfolgt zwischen zwei Potentialstufen. Die Potentiale betragen V(Ag+/AgCl) On = - 100 mV und V(Ag+/AgCl) Off = 10 mV, dabei erfolgen Pulszeiten von tOn = 10 ms und tOff = 50 ms.
- Die Folge VOn/VOff wird solange wiederholt bis die gewünschte Schichtdicke von 15 µm erreicht ist.
Mit den angegebenen Mengen an wässrigem Elektrolyt und Additiven können mindestens vier Abscheidungen auf einer Fläche von 38 mm2 mit identischem Ergebnis realisiert werden. - Nach erfolgter Abscheidung der Schicht wird diese hinsichtlich ihrer Eigenschaften untersucht. Die Schicht weist eine Rauheit von 17 nm RMS auf, sie ist damit besser als die bei konventionellen Schichten gemessenen 180 nm RMS. Der Seebeck Koeffizient wurde um über 80 % verbessert und der spezifische Widerstand blieb unverändert.
Claims (3)
- Elektrolyte für die elektrochemische Abscheidung von thermoelektrischen Materialien auf Basis von Bi2(TexSe1-x)3 oder (BixSb1-x)2Te3, enthaltend mindestens ein wässriges Lösungsmittel auf Basis einer starken Säure, mindestens gelöste Kationen der Bestandteile der thermoelektrischen Materialien und mindestens als Additivea) Polyethylenglykole (PEG) mit Molekülmassen zwischen 400 und 8000 als Inhibitoren, undb) Natriumdodecylsulfat (SDS), Natriumdodecylbenzolsulfonat (DBS) und/oder Ligninsulfonate als langkettige schwefelhaltige organische Verbindungen mit und ohne Seitenverzweigungen als Tenside, undc) Thioharnstoff (THU) und/oder Natrium-3mercapto-1-propylsulfonat (MPS) und/oder 3-(N-Morpholino)propylsulfonsäure (MOPS) als kurzkettige schwefelhaltige organische Verbindungen mit und ohne Seitenverzweigungen als Kornverfeinerungsagenzien,wobei mindestens ein Additiv jeweils aus jeder der Gruppen a), b) und c) vorhanden ist, und wobei auch Kombinationen von zwei oder mehreren Additiven aus den Gruppen a), b) und/oder c) einsetzbar sind.
- Elektrolyte nach Anspruch 1, bei denen als Kombinationen der Additive a), b) und c) vorhanden sind:p-Lösung, PEG400, DBS, MPSp-Lösung, PEG400, SDS, MPSp-Lösung. PEG400, DBS, SDS, MPS, THUp-Lösung, PEG3000, DBS, THUn-Lösung, PEG3000, DBS, THUp-Lösung, PEG3000, DBS, MPSp-Lösung, PEG3000, SDS, MPSp-Lösung, PEG3000, SDS, Ligninsulfonate, MOPS, MPSn-Lösung, PEG3000, SDS, MPS, THUp-Lösung, PEG8000, DBS, MPSp-Lösung, PEG8000, SDS, MPSp-Lösung, PEG8000, DBS, MOPSp-Lösung, PEG8000, SDS, MOPSp-Lösung, PEG8000, DBS, THUp-Lösung, PEG8000, SDS, THU,p-Lösung, PEG8000, SDS, DBS, THU, MPSwobei die p-Lösung Kationen vom p-Typ Material (BixSb1-x)2Te3 und die n-Lösung Kationen vom n-Typ Material Bi2(TexSe1-x)3 aufweist.
- Elektrolyte nach Anspruch 1, bei denen die Anteile an den Additiven a), b) und c) im Elektrolyt zwischen 10 und 100 nM betragen.
