- the surface area of the phase change material element 8B in contact with the narrow electrodes 52, 58 is minimized.
- the amount of current utilized to electrically switch the programmable volume 2 between the amorphous and crystalline states is reduced.
- the bit-to-bit distance d between the programmable volumes 2 of adjacent memory cells 4 is maximized.

Claims (18)
- Dispositif de mémoire (6, 6', 6") comprenant :une pluralité de cellules de mémoire (4), chaque cellule de mémoire (4) comprenant un élément de matériau de changement de phase (8B) disposé entre une électrode inférieure (10) et une électrode supérieure (12), dans lequel l'élément de matériau de changement de phase (8B) de chaque cellule de mémoire (4) ne comprend qu'une seule partie (14) présentant une constriction latérale de celui-ci et dans lequel les parties présentant une constriction latérale (14) des éléments de matériau de changement de phase (8B) de cellules de mémoire adjacentes (4) sont positionnées sur des côtés opposés du dispositif de mémoire (6, 6', 6").
- Dispositif de mémoire (6, 6', 6") selon la revendication 1, dans lequel les parties présentant une constriction latérale (14) des éléments de matériau de changement de phase (8B) de cellules de mémoire adjacentes (4) sont en contact alterné avec l'électrode inférieure (10) ou l'électrode supérieure (12).
- Dispositif de mémoire (6, 6', 6") selon la revendication 1, dans lequel les parties présentant une constriction latérale (14) des éléments de matériau de changement de phase (8B) de cellules de mémoire adjacentes (4) sont en contact alterné avec un autre matériau de changement de phase (32).
- Dispositif de mémoire (6, 6', 6") selon la revendication 1, dans lequel la partie présentant une constriction latérale (14) d'une cellule de mémoire (4) est en contact avec l'électrode inférieure (10) et la partie présentant une constriction latérale (14) d'une cellule de mémoire adjacente (4) est en contact avec l'électrode supérieure (12).
- Dispositif de mémoire (6, 6', 6") selon la revendication 1, dans lequel des cellules de mémoire adjacentes (4) sont séparées par un interstice d'air.
- Dispositif de mémoire (6, 6', 6") selon la revendication 1, dans lequel l'élément de matériau de changement de phase (8B) de chaque cellule de mémoire (4) comprend une forme tronconique ou une forme en Y.
- Dispositif de mémoire (6, 6', 6") selon la revendication 1, dans lequel la largeur d'une partie de l'élément de matériau de changement de phase (8B) de chaque cellule de mémoire (4) est supérieure à une largeur de l'électrode inférieure (10) ou de l'électrode supérieure (12).
- Dispositif de mémoire (6, 6', 6") selon la revendication 7, dans lequel la partie présentant une constriction latérale (14) de l'élément de matériau de changement de phase (8B) d'une cellule de mémoire (9) est en contact direct avec l'électrode inférieure (10) ou l'électrode supérieure (12).
- Dispositif de mémoire (6, 6', 6") selon la revendication 1, dans lequel l'élément de matériau de changement de phase (8B) comprend un composé de chalcogénure comprenant l'une des combinaisons suivantes d'éléments : Ge-Te, In-Se, Sb-Te, Sb-Se, Ga-Sb, Ge-Sb, In-Sb, As-Te, Al-Te, Si-Sb, Ge-Sb-Te, Te-Ge-As, In-Sb-Te, Te-Sn-Se, Ge-Se-Ga, Bi-Se-Sb, Ga-Se-Te, Sn-Sb-Te, In-Sb-Ge, Ge-Sb-Se, In-Sb-Se, Te-Ge-Sb-S, Te-Ge-Sn-O, Te-Ge-Sn-Au, Pd-Te-Ge-Sn, In-Se-Ti-Co, Ge-Sb-Te-Pd, Ge-Sb-Te-Co, Sb-Te-Bi-Se, Ag-In-Sb-Te, Ge-Sb-Se-Te, Ge-Sn-Sb-Te, Ge-Te-Sn-Ni, Ge-Te-Sn-Pd, ou Ge-Te-Sn-Pt.
- Procédé de formation d'un dispositif de mémoire (6, 6', 6"), le procédé comprenant :la formation d'un matériau de changement de phase (8) sur une première électrode (10) ;l'élimination d'une partie du matériau de changement de phase (8) pour former une pluralité de premiers éléments de matériau de changement de phase présentant une constriction latérale (8B) comprenant une première extrémité et une seconde extrémité, dans lequel une largeur de la première extrémité est inférieure à une largeur de la seconde extrémité ;la formation de seconds éléments de matériau de changement de phase présentant une constriction latérale (8B) comprenant une première extrémité et une seconde extrémité, dans lequel une largeur de la première extrémité est inférieure à une largeur de la seconde extrémité, dans lequel au moins certains éléments de changement de phase présentant une constriction latérale sont positionnés entre des premiers éléments de matériau de changement de phase présentant une constriction latérale et les premières extrémités des premier et second éléments de matériau de changement de phase présentant une constriction latérale sont positionnées sur des côtés opposés d'un dispositif de mémoire ; etla formation d'une seconde électrode (12) sur les premier et second éléments de matériau de changement de phase présentant une constriction latérale (8B).
- Procédé selon la revendication 10, comprenant en outre le fait de former de manière conformée un matériau isolant (20) sur des parois latérales inclinées des premiers éléments de matériau de changement de phase présentant une constriction latérale (8B) et l'élimination de parties horizontales du matériau isolant pour former une pluralité d'espaces présentant une image inverse de la pluralité des premiers éléments de matériau de changement de phase présentant une constriction latérale (8B).
- Procédé selon la revendication 10, dans lequel la formation d'une pluralité de premiers éléments de matériau de changement de phase présentant une constriction latérale (8B) et de seconds éléments de matériau de changement de phase présentant une constriction latérale (8B) comprend la formation des premières extrémités des premiers éléments de matériau de changement de phase présentant une constriction latérale (8B) et des premières extrémités des seconds éléments de matériau de changement de phase présentant une constriction latérale (8B) afin qu'ils soient en contact direct avec la première électrode (10) ou la seconde électrode (12).
- Procédé selon la revendication 10, dans lequel la formation d'une pluralité de seconds éléments de matériau de changement de phase présentant une constriction latérale (8B) comprend la formation de seconds éléments de matériau de changement de phase présentant une constriction latérale (8B) afin qu'ils présentent une image inverse de la pluralité de premiers éléments de matériau de changement de phase présentant une constriction latérale (8B).
- Procédé selon la revendication 10, comprenant en outre la formation d'un interstice d'air entre des premier et second éléments de matériau de changement de phase présentant une constriction latérale adjacents (8B).
- Procédé selon la revendication 10, comprenant en outre la formation de parties supplémentaires de matériau de changement de phase positionnées horizontalement (32) en contact avec la pluralité de premiers éléments de matériau de changement de phase présentant une constriction latérale (8B) et la pluralité de seconds éléments de matériau de changement de phase présentant une constriction latérale (8B).
- Procédé selon la revendication 10, dans lequel la formation d'une pluralité de premiers éléments de matériau de changement de phase présentant une constriction latérale (8B) comprend :la formation d'une pluralité d'ouvertures alternées etd'ouvertures présentant une constriction dans un matériau diélectrique (20) positionné sur une première électrode (10) ;le remplissage de la pluralité d'ouvertures etd'ouvertures présentant une constriction d'un premier matériau de changement de phase ;la formation d'un matériau diélectrique supplémentaire (34) sur le premier matériau de changement de phase ;la formation d'une pluralité d'ouvertures larges (36) et d'ouvertures étroites (38) alternées dans le matériau diélectrique supplémentaire (34) afin d'exposer le premier matériau de changement de phase ;etle remplissage de la pluralité d'ouvertures larges (36) et d'ouvertures étroites (38) d'un second matériau de changement de phase afin de former une pluralité d'éléments de matériau de changement de phase présentant une constriction latérale (8B).
- Procédé selon la revendication 16, dans lequel le remplissage de la pluralité d'ouvertures et d'ouvertures présentant une constriction d'un premier matériau de changement de phase et le remplissage de la pluralité d'ouvertures larges (36) et d'ouvertures étroites (38) d'un second matériau de changement de phase comprennent le remplissage des ouvertures, des ouvertures présentant une constriction, des ouvertures larges (36) et des ouvertures étroites (38) du même matériau de changement de phase.
- Procédé selon la revendication 16, dans lequel le remplissage de la pluralité d'ouvertures et d'ouvertures présentant une constriction d'un premier matériau de changement de phase et le remplissage de la pluralité d'ouvertures larges (36) et d'ouvertures étroites (38) d'un second matériau de changement de phase comprennent le remplissage des ouvertures, des ouvertures présentant une constriction, des ouvertures larges (36) et des ouvertures étroites (38) d'un matériau de changement de phase différent.
