Definitions
- the invention relates to a method for fixing a block or the like. of silicon on a support therefor and a corresponding arrangement of a silicon block on such a support.
- the invention is based on the object to provide an aforementioned method and an arrangement mentioned, with which problems of the prior art can be avoided and in particular a simple, secure and well-defined connection between silicon block and carrier can be created.
- the bonding between the silicon block and the carrier takes place via an adhesive layer in an adhesive joint, the adhesive layer comprising fiber material and adhesive.
- the adhesive layer comprising fiber material and adhesive.
- the fiber material is soaked or generally provided with the adhesive prior to attachment to the silicon block or support. This can be done for example by spraying at least one side of the fiber material.
- Such an application of the adhesive to the flat fiber material or impregnation is advantageously the only step with adhesive.
- it can be provided to coat or thinly coat at least one of the two sides to be bonded by silicon block or carrier with the adhesive. This can be done by spraying, brushing or rolling.
- the side of the silicon intended for bonding is at least until the adhesive is at least partially cured during the entire bonding process, so that it no longer flows so easily -Blocks points down. This can be avoided leaked or dripping adhesive must be removed from the silicon block consuming.
- the fiber material is distributed uniformly over the entire adhesive surface or adhesive joint. It is particularly advantageous even laterally over.
- the fiber material can project beyond the carrier, especially if it is fixed by the cured adhesive.
- the adhesive alone or together with the fiber material laterally engage over the carrier and be particularly advantageously connected to the carrier.
- the stability of the adhesive connection between the support and silicon block against lateral movements can be improved. It is possible to let the fiber material reach into a recess, for example in the manner of a groove or depression, of the carrier in the lateral overlap.
- a kind of clinging of the carrier by the adhesive alone or additionally reinforcing by the fiber material can be achieved as reinforced attachment of the adhesive layer or of the fiber material to the carrier.
- the fiber material can have a uniform material thickness over its surface. This uniform material thickness should in particular also be present when it is impregnated with adhesive or fully soaked or when a high pressure is exerted on the adhesive joint, for example because the silicon block rests on the support and with its own weight on the adhesive joint and thus the fiber material suppressed.
- the fiber material advantageously has a regular arrangement of fibers.
- it is a woven structure, or alternatively batches or other textile layer materials made of the fibers are conceivable.
- the fiber material is introduced in a single layer in the adhesive joint. Should the kid have a greater thickness, the fiber material can also be provided in multiple layers.
- the thickness of the fibrous material should be such relative to the bondline that the fibrous material is under some pressure in the bondline so that it can perform its function as a spacer.
- One possible material for the fibers is fiberglass. Alternatively, other known fiber materials could be used.
- the adhesive layer may be electrically conductive and to have electrically conductive fiber material and / or electrically conductive adhesive. Also possible here are admixtures of conductive fibers to conventional glass fibers, for example with a proportion of about 5% to 10%. Alternatively or additionally, an adhesive may be electrically conductive, possibly also as an additive to the other adhesive. For a later detachment of the adhesive layer or adhesive bond after sawing the wafer block can be generated by applying current to the adhesive layer, a current flow with ohmic heating, for example by lateral contact. This is one possible mechanism to open or release the appropriately designed adhesive to peel off the sawn wafer from the carrier.
- the ratio of fiber material and adhesive can vary between 3: 1 and 5: 1, in some cases even greater.
- an adhesive containing filler can be used for the glue joint, an adhesive containing filler.
- a filler either fiber material can be used, for example, with a very short fiber length in the range of a few millimeters at most, while the fibers of the other fiber material are considerably longer.
- fillers may be used which, for example, balls or the like. are, which have a uniform size or uniform diameter. Also, such packing can help prevent the glue joint disappears in places, for example by squeezing.
- Such filler can, for example, glass or the like. consist. Alternatively, they can be made of the same material as the adhesive, resulting in homogeneous material properties of the adhesive layer. This also applies to the fibers of the fiber material.
- FIG. 1 shows a sectional view through an arrangement of carrier and silicon block, which are connected via an adhesive joint with fiber material and adhesive and
- Fig. 2 shows an alternative to the arrangement of Fig. 1, in which the with
- Adhesive impregnated fiber material overlaps the carrier and engages in lateral grooves.
- Fig. 1 is shown in a schematic section through an assembly 11 according to the invention, as a silicon block 13 is glued to a support 16 therefor.
- Fig. 1 shows the assembly 11 after assembly of the two parts and, for example, before the curing of the bond or directly thereafter.
- the silicon block 13 rests with its underside 14 toward the carrier 16 on it, wherein the two sides 15a and 15b are free.
- the underside 14 of the silicon block 13 forms an adhesive joint 20 with an upper side 17 of the carrier 16.
- the adhesive joint 20 may be a few millimeters, for example 1 mm to 3 mm.
- the adhesive joint 20 is completely filled with fiber material 22 and adhesive 23. Furthermore, it can also be seen that due to the substantially uniformly present fiber material 22 in the glue joint 20, the glue joint 20 itself has approximately the same height. It can also be seen from FIG. 1 that neither fiber material 22 nor adhesive 23 has escaped to a significant extent from the adhesive joint 20 and has reached the sides 18 a and 18 b of the carrier 16. This can be achieved, for example, by removing leaking adhesive 23 or fibrous material 22 as a result of the compression. Alternatively, the introduction of fiber material 22 and adhesive 23 in the adhesive joint 20 can be done so that hardly any of it exits. However, this does not interfere with the sides 18a and 18b of the carrier 16 since it can be relatively easily removed mechanically from the carrier 16, which consists for example of glass, after its use.
- the application of the adhesive 23 on the still separate fiber material 22 can be done in a conventional manner by the adhesive 23 is applied by hand to the fiber material 22, for example by rolling, spraying or with a brush, wherein the fiber material 22 is already cut to approximately the surface of the adhesive joint 20.
- it may come from a feeder, for example from a supply roll, and be provided with adhesive 23 by machine or automated means.
- a feeder for example from a supply roll
- adhesive 23 by machine or automated means.
- the fibrous material 22 may be made of glass fibers in the form of woven mats, as well as other fibers or other forms.
- the individual fibers should have approximately the direction of the course of the fiber mat, so that an approximately constant thickness can be achieved for an approximately constant adhesive joint 20.
- adhesive 23 an epoxy resin can be used, alternatively other resins or adhesives used for such fiber composite materials , for example, a previously mentioned The adhesive with a certain electrical conductivity. Curing can be accelerated by heating.
- FIG. 2 an alternative embodiment of an arrangement 111 is shown.
- a silicon block 113 with sides 115a and 115b and a bottom 114 is connected to a carrier 116 via an adhesive joint 120.
- the fiber material 122 is guided laterally beyond the glued joint 120 and has a course with a type of clawing 121a and 121b on the two sides.
- This claw 121 engages in grooves 119a and 119b in the sides 118a and 118b of the carrier 116.
- this formation of the fiber material 122 together with the adhesive 123 forms a particularly strong connection to the carrier 116, precisely through the clasps 121a and 121b.
- an even more stable connection than in FIG. 1 can be produced.
- These shapes may, for example, be designed so that they not only press the laterally protruding fiber material 122 into the grooves 119a and 119b, but also cause a total shaping, in particular a corresponding outer contour of the clasps 121a and 121b. From Fig. 2 it can be seen that for the production of this arrangement 111, the fiber material 122 should project on the sides about 30 mm to 50 mm over the sides of the adhesive joint 120.
- the above-mentioned filler bodies may also be provided. These can either be applied to the fiber material after the adhesive or already mixed together with the adhesive or with this. Alternatively, they can be applied or spread on the upper side 17 of the carrier 16, for example, after applying the adhesive-provided fiber material 22.
- the fiber material 22 provided with adhesive 23 is first applied to the upper side 17 of the carrier 16. Subsequently, the silicon block 13 is placed with its bottom 14 on it. In addition to its own weight, further pressure can be exerted from above for a stable connection as well as to push out as much adhesive 23 as possible from the fiber material 22. Care should be taken here, for example by externally applied directing means, that carrier 16 and silicon block 13 have an exact alignment with one another, are at least parallel or underside 14 is parallel to upper side 17.
