LED扩大的一个领域是发光领域,即提供所需强度和物体真实色彩再现性的人工(与日光相反)照明。强度是指在给定区域内产生的光量,且用诸如流明或者坎德拉之类的单位测量。典型地使用演色性指数(Color Rendering Index)(CRI)测量色彩再现,所述CRI是当用特定的灯照射时,物体表面颜色偏移的相对量度。日光具有最高的CRI(100),白炽灯泡具有相对接近的CRI(约95),和荧光发光具有不那么精确的CRI(70-85)。一些类型的特殊发光具有相对低的CRI(例如汞蒸汽或钠,二者均为约25)。
由于LED在特定波长下发光,因此它们倾向于不能提供照明质量的CRI(当单独使用时),而不管其强度如何。另外,光和颜色的本性使得一些光(其中包括“白”光)仅仅可通过两种或多种“原”色的组合再现,因此不可能通过独立的、单独封装的半导体二极管再现。
尽管如此,由于每年美国约1/3的电用于发光,因此LED的效率提供理论上所需的选择。研究者多年来已知白炽光灯泡是能量非常低效的光源:它们所使用的约90%的电以热而不是光的形式释放。荧光灯泡比白炽灯泡有效(约4倍),但与固态LED相比,仍然相当低效。此外,与正常的半导体基器件的寿命相比,白炽灯泡具有相对短的寿命,即约750-1000小时。相比之下,LED的寿命常常能以数十年计。荧光灯泡具有较长的寿命(10-20000小时),但具有不那么有利的CRI。因此,研究者寻求用更有效的LED替代白炽和荧光灯泡的方法。
将LED应用领域扩展到以前由白炽和荧光灯泡占主导的领域的一种方式是通过开发和使用“白色”LED。由于以白色形式看到的光实际上是两种或多种颜色的共混物,因此不存在“白色”光子,而单独使用LED不会产生白色光泽或白光。因此,在一般的意义上,白色LED是或者由相应的红色、绿色和蓝色LED形成的LED像素,或者包括下述发光材料(磷光体)的LED,所述发光材料根据由未涂布的LED发射的特定波长,发射白光(或者共混形成白光的颜色)。
发光材料常常与包装材料混合。磷光体是与包装材料混合的常见发光材料。磷光体是当通过激发辐射源激发时,发射响应(responsive)辐射(例如可见光)的发光材料。在许多情况下,响应辐射具有不同于激发辐射的波长(频率),和对于照明目的来说,更有利地具有不同于激发辐射的波长(频率)。例如在阴极射线管中使用磷光体(在所述阴极射线管中,典型的实例是电视管)。将磷光体层施加到阴极射线管的管壁上。电子束击中并激发磷光体层,从而引起磷光体颗粒发光。发光材料的其它实例包括荧光灯泡、日辉光带和一旦用紫外光照射在可见光谱内发出辉光的油墨。
在许多情况下,磷光体沿着比激发辐射源宽的光谱且在较长的波长下发射光。例如,一些白色LED基于具有发射蓝光的活性层的LED。这些发射蓝光的LED包括磷光体,例如(但不限于)含有磷光体的透明材料的薄的涂层。含磷光体的材料也可称为“转化介质”。当蓝光经过含磷光体的材料时,一部分蓝光激发磷光体,磷光体反过来发射黄光(黄光具有比蓝光长的波长)。将该黄光与来自活性层的其余蓝光混合,产生亮白光。在磷光体涂层内的微妙变化会改变白光的色泽,从蓝白色变为黄白色。其它磷光体可与其它LED结合,实现不同的色调、颜色或效果。
共混原色产生非原色的结合通常是本领域和其它领域公知的。一般来说,CIE色度图(1931年确立的原色国际标准)提供确定颜色作为三种确定的原色的加权之和的有用参考。
目前,通过添加材料到如上所述的塑料包封剂材料内,例如通过共混或者涂布工艺,从而实现了在LED基器件内引入发光材料。因此,封装步骤对于最终LED的色彩特征和质量的一致性来说,是关键的。
使用磷光体作为实例,若转化介质太厚或者磷光体在该层内的含量太大,则可发生“自吸收”。当在封装层内的光发射停留在封装层内,激发其它磷光体颗粒时,发生自吸收,和最终被吸收回到LED结构内或者要么阻止离开该器件,从而降低性能(强度)和效率。另外,因激发源(LED光)和通过磷光体生成的光二者引起不想要的散射,导致磷光体的粒度可能成为问题。
在LED内越来越多地使用氮化镓和其它宽带隙的半导体(它们可发射在电磁光谱的紫外(UV)部分内的光子),对封装提出了新的障碍,因为紫外光倾向于使典型地封装LED所使用的许多聚合物降解。此外,目前进入市场的较高功率(GaN)的器件要求能耐受较高功率输出的封装技术。例如,来自一些最新的LED的辐射通量是自然光的数倍或者甚至比自然光高一个数量级。
因此,需要减少或消除在常规的发光技术中出现的自吸收和光散射问题并提高光从LED中发射的封装技术。类似地,需要减少或消除与聚合物封装材料固有的降解问题相关的新的封装材料。
根据背景技术的讨论,本发明的目的是提供发光器件,它包括提供改进的抗降解性的封装材料。本发明进一步的目的是提供减少或消除与已知的发光器件相关的问题如自吸收和光散射的发光器件。本发明的另一目的是提供形成发光器件的方法,所述发光器件能实现上述目的。
发明概述
通过要求保护的发明来实现上述目的,其中在一个实施方案中,要求保护的发明是含发光二极管的发光器件,所述发光二极管发射激发辐射如紫外、红外或可见电磁光谱内的光。多孔基体覆盖至少一部分发光二极管(尽管不一定直接与该二极管接触)。多孔基体又用一旦与二极管发射的辐射相互作用则发射响应辐射,尤其可见光的材料负载。
在进一步的实施方案中,要求保护的发明是形成发光器件的方法。该方法包括用一旦与激发辐射相互作用则发射响应辐射的材料负载溶胶。然后使溶胶内的各成分经历溶胶-凝胶反应,形成多孔基体,如干凝胶或气凝胶。该方法还包括与提供激发辐射源的发光二极管相邻(但不一定直接接触)地放置多孔基体。
发明详述
发光二极管
本发明的发光器件包括发光二极管,其中所述发光二极管的至少一部分被多孔基体覆盖,所述多孔基体用当受到二极管发射的激发辐射激发时,发射响应辐射的适量物质负载。此处以广义的含义使用术语“覆盖”,和要理解,多孔基体不需要与LED或其发射层直接接触。可包括其它中间层,其中包括藉助诸如结构或折射指数之类的因素,在光进入转化层或介质内之前增加从二极管中引出的光的层。
发光二极管可以是任何可商购的发光二极管。然而,在优选的实施方案中,发光二极管是具有第III族氮化物的活性层和碳化硅基底的二极管。合适的第III族氮化物的活性层尤其包括含氮化镓(GaN)、氮化镓铟(InGaN)、氮化镓铝(AlGaN)、和氮化镓铝铟(InAlGaN)的那些。在本发明的实践中,优选来自Durham,North Carolina的Cree,Inc.的发光二极管,和尤其来自Cree,Inc.的蓝光发射二极管。活性层或其部分可包括同质结、单异质结、双异质结、量子阱、多量子阱和超点阵结构。在共同转让的美国专利No.4918497、No.5724062、No.5912477、No.6120600、No.6201262和No.6373007中列出了例举的器件,且以商品名ULTRABRIGHTTM和MEGABRIGHTTM销售。在优选的实施方案中,这种二极管具有至少1.7mW的辐射通量。
由于本发明主要涉及光提取(light extraction),因此基底可包括其它合适的材料如蓝宝石或潜在大块的氮化镓,因为该材料可更广泛地获得。
此处所使用的术语“激发辐射(exciting radiation)”是指能从发光二极管中发射的任何类型的电磁辐射。这种辐射包括可见光、紫外光和红外光。熟练本领域的技术人员知道术语可见光、紫外光和红外光是指其大概边界是本领域和其它领域中公知的那部分电磁光谱。因此,申请人使用这些术语描述激发辐射是熟练本领域的技术人员公知且接受的,它清楚地定义了术语激发辐射,且允许熟练本领域的技术人员在没有过度实验情况下实施本发明。
溶胶-凝胶技术
本发明使用纳米多孔材料改进发光二极管的性能。在广义上来说,本发明使用用发光材料负载的干燥纳米多孔凝胶作为二极管的封装件。二极管发射激发辐射,所述激发辐射与本身又发射响应辐射(例如可见光)的发光材料相互作用。在优选的实施方案中,干燥的纳米多孔凝胶是高度多孔的基体如气凝胶或干凝胶。
本发明中所使用的纳米多孔材料通常可描述为溶胶凝胶材料。在某种意义上,术语溶胶凝胶(sol gel)没有描述出产品本身,但更精确地描述了反应机理描,其中在固体颗粒的生长和互连之后,溶胶(它是固体颗粒在液体内的胶态悬浮液)转化成凝胶(它仍然是胶态,但比溶胶更呈固体形式)。
然而,此处(别处)所使用的术语溶胶凝胶描述的是通过溶胶凝胶反应机理形成的多孔基体,和液体从中除去,从而留下低密度、高孔隙度的固体结构。
尽管溶胶凝胶反应发生的确切机理没有准确地知道,但由溶胶凝胶研究者提出的一种理论是,通过在溶胶内连续反应,溶胶内的一个或多个分子最终达到宏观尺寸并形成固体网络,所述固体网络基本上在整个溶胶中延伸。在该点(称为凝胶点)处,据说该物质是凝胶。若使用这一定义,则凝胶是含有密封连续液相的连续固体骨架的物质。在J.Wright&N.Sommerdijk,Sol-Gel Materials:Chemistry andApplications(2001)的第2章和J.Brinker&G.Schefer,Sol-GelScience(1990)的第5章中列出了凝胶形成的类似和可供替代理论的更详细讨论。
溶胶凝胶材料的生产是熟练本领域的技术人员公知的,和如上所述,在文献中被充分地公开。然而,作为读者的辅助,提供下述简要讨论。应当理解,以下仅仅是一般性讨论,和形成溶胶凝胶的特定方法可随环境而变化。在以上所述的教科书中列出了关于溶胶凝胶加工的额外信息。
广义地说,通过聚合含无机金属离子和氧离子的组分,如金属氧化物、醇盐和醇化物,从而生产溶胶凝胶材料。金属硫化物也可以是合适的。聚合导致形成含聚合材料和液体作为两个连续相的凝胶。通过缓慢干燥或者超临界干燥除去液体分散介质,和可导致聚合材料的底层结构很少或没有收缩。所得产物是具有高的孔隙度和高的表面积的干燥多孔基体。
若多孔基体具有非常高的孔隙度(例如高于约90%体积),则该材料通常被称为气凝胶。孔隙度为70%或更低的材料有时被称为干凝胶。孔隙度介于70%至90%的材料通常认为是气凝胶,尽管其表征取决于所引用的特定参考标准。凝胶、气凝胶和干凝胶之间的区别和特定的孔隙度分类有时是任意的,但此处这些术语的数种用途是熟练本领域的技术人员,尤其根据上下文容易理解的。
如前所述,制造多孔基体(例如干凝胶或气凝胶)的方法通常是本领域公知的。该方法以无机颗粒的悬浮液为开始,所述无机颗粒的悬浮液反应形成基本上在整个溶胶中延伸的网络。
形成溶胶凝胶材料所使用的材料可包括诸如硅、铝、硼、钛、锆、钒、钇、镁、钼、铁等元素的氧化物。合适的起始材料的实例包括SiO2、Si(OCH3)4、Si(OC2H5)4、AlOOH、Al(OC4H9)3、B(OC4H9)3、Ti(OC3H7)4、Zr(OC3H7)4、TiO2、ZrO2等及其混合物。
随着溶胶凝胶技术的发展,其它起始材料开始在工业上出现。例如,美国专利申请公开No.20010041025(在此通过参考将其全部引入)讨论了溶胶凝胶方法,其使用含有甲基丙烯酰氧基丙基三甲氧基硅烷(MAPTMS)和光抑制剂的预水解的二氧化硅基溶胶凝胶。在No.20010041025中讨论的形成溶胶凝胶的材料与方法尤其适合于本发明且将在下面更详细地讨论。
在本发明的优选实施方案中,溶胶凝胶材料包括二氧化硅化合物。形成干凝胶和气凝胶的最常见的起始材料中的两种是Si(OCH3)4(原硅酸四甲酯或TMOS)和Si(OC2H5)4(原硅酸四乙酯或TEOS)。常常优选TEOS,因为它比TMOS毒性低。与TMOS和TEOS相关的气凝胶的制造方法是本领域公知的且列于所引用的教科书中,和在此将不具体地讨论。然而,以下将讨论例举的TEOS工艺作为读者的辅助。
制备原料溶胶凝胶溶液。原料溶液通常包括特定比例的TEOS和溶剂。TEOS不溶于水,因此TEOS工艺典型地使用水和醇的二元溶剂体系。在J.Brinker&G.Scherer,Sol-Gel Science(1990)的第3章中公开了关于生成非TEOS基凝胶的原料溶液的其它细节。若要求添加剂(例如磷光体),则通常将它们混合到原料溶液内。
形成溶胶凝胶多孔基体的一种方法是通过水解和缩合反应,该方法可引起溶液内的多官能团单体聚合成相对大的高度支化的颗粒。例如,TEOS单体可在水中通过下述反应部分水解:
Si(OEt)4+H2O→HO-Si(OEt)3+EtOH
可控制反应条件,以便平均每一单体进行所需数量的水解反应,从而部分或完全水解该单体。完全水解的TEOS变为Si(OH)4。一旦一个分子至少部分水解,则可在缩合反应中将这两个分子连接在一起,例如
Si(OEt)3-OH+HO-Si(OEt)3→(OEt)3Si-O-Si(OH)3+H2O或者
(OEt)3Si-OEt+HO-Si(OEt)3→(OEt)3Si-O-Si(OH)3+EtOH
形成低聚物并释放水或乙醇分子。
通过这些反应形成的在低聚物内的Si-O-Si结构在每一端具有三个位点供进一步的水解和缩合。因此,可将额外的单体或低聚物以稍微随机的方式加入到该分子中,不夸张地说,由数以千计的单体产生高度支化的聚合物分子。
在一些点处,分子的生长网络形成密封连续液相的连续固体骨架。当它出现时,认为溶胶已转化成凝胶。
在形成凝胶之后,必须发生数步额外的步骤生成适于在本发明中使用的多孔基体。例如,必须陈化凝胶。陈化包括连续交联低聚物和加强聚合物网络。取决于形成凝胶所使用的溶剂和材料,可在任何点处发生数秒到数分到数小时到数天的陈化。
在陈化完成之后,干燥凝胶。关于其它步骤,可存在许多变量,取决于最终凝胶的所需特征,可在干燥步骤内调节这些变量。例如,可在大气条件下或者在超临界条件下干燥凝胶。通过在正常条件下蒸发干燥,产生毛细管压力,所述毛细管压力引起凝胶网络收缩形成干凝胶。与最初的湿凝胶相比,这种干燥通常降低凝胶的体积5-10倍。
若湿凝胶放置在高压釜内并在超临界条件下干燥,则在液体和蒸汽之间不存在界面,因此不存在毛细管压力和相对来说收缩很少。该方法被称为超临界干燥和通常导致气凝胶。气凝胶可以大多数是空气,其具有低至约1%的固体分数。
类似地,凝胶可在干燥之前经历溶剂交换。这种溶剂交换的实例是在加压腔室内,主要的凝胶溶剂(例如乙醇)用液体二氧化碳替代。溶剂交换降低凝胶上的毛细管压力,从而防止干燥过程中凝胶的显著坍塌。在J.Brinker & G.Scherer,Sol-Gel Science(1990)中公开了凝胶干燥的非常详细的讨论。
在美国专利No.6380105中讨论了形成薄膜干燥的无机凝胶的最新方法。尤其当希望较高孔隙度的气凝胶时,该方法看起来改进以上所述的常规方法。该方法避免了常规的乙醇基溶剂体系,利用挥发性较低的溶剂体系。在优选的实施方案中,溶剂体系是甘油体系。使用甘油据说使得凝胶可在不存在超临界条件下干燥的同时保持气凝胶所要求的高的孔隙度。归因于甘油方法的其它所谓的优势包括通过调节TEOS/溶剂比,可较大程度地控制孔隙度,较短的胶凝时间,简化的陈化和高的光学透明度。
在干燥之后,干燥的凝胶视需要必须进行额外的处理以实现所需的最终结果。如前所述,在制造干凝胶和气凝胶方面,存在许多变化。例如,美国专利No.5078919的第13和14栏中讨论了这种改变(例如改变凝胶内的磷光体含量),和为了关于这种变化的更详细的信息,引用该参考文献。最后,熟练本领域的技术人员要理解,在一定程度上,同时发生在形成多孔基体如干凝胶或气凝胶中牵涉的步骤。因此,以上讨论不应当认为是正式的逐步方法的叙述,而是可彼此重叠的一系列步骤。
可使用以上所述的方法制造大块凝胶或薄凝胶。再者,熟练本领域的技术人员知道制造或者大块或者薄凝胶所需的改性。若形成大块凝胶用于本发明,则将需要以一些方式(例如使用环氧树脂)成形并物理连接到二极管上。进行这二者的方法是熟练本领域的技术人员公知的。尽管可物理连接大块凝胶到二极管上,但形成本发明的发光器件的更优选的方法包括在二极管上形成干燥的无机凝胶。如前所述,措辞“在二极管上”可包括在一些中间结构或层(它是整个二极管结构的一部分)上形成凝胶。
可通过数种方法施加凝胶溶液到二极管上。喷涂、旋涂和浸涂全部是施加薄膜或涂层到基底上的公知方法,和所有这三种可在本发明的实践中使用。当使用公开号No.20010041025中的MAPTMS方法时,旋涂是沉积薄膜的优选方法。公开号No.20010041025还列出了如何实现这种旋涂的数个实施例。熟练本领域的那些技术人员容易意识到对于所需的结果来说,哪种施加方法是最合适的。
例如,在旋涂工艺中,典型地沉积膜,并在数秒内干燥,而在浸涂的情况下典型地以数cm/min的速度施涂膜。因此,与旋涂相比,浸涂通常导致聚合物分子更好的取向,从而导致更致密、不那么粗糙的膜。然而,这两种方法具有共同点:膜的厚度与其密度之间通常存在反向关系,例如薄膜通常比厚膜更致密。Wright和Sommerdijk还述及旋涂可提供高度均匀的涂层,但它通常不适于沉积非常厚的膜且不便于涂布大面积的不对称基底。另一方面,浸涂是非常适合这一任务的技术,但必须仔细维持在基底边缘处涂层的均匀度。
此外,明显的是,所施涂的溶胶的组成在决定涂层的特征方面是重要的。J.Wright & N.Sommerdijk,Sol-Gel Materials:Chemistryand Applications(2001)的第6章提供了当形成多孔溶胶凝胶基体时应当考虑的下述一般原理。
-低级烷基的醇盐产生具有较高的氧含量的更致密的膜。
-孔隙尺寸和表面积强烈取决于溶剂。
-在稀溶液内的水解缩合导致较小的颗粒,因此导致更精细的纹理和更高的孔隙度。
-在水解过程中较高的水含量导致更致密的膜。
-在沉积之前颗粒的聚集导致高度多孔的膜。
溶胶凝胶多孔基体的孔隙尺寸分布通常在约1nm-约500nm范围内,优选约1nm-约200nm,和特别是约1nm-约100nm。多孔基体的表面积通常至少约100m2/g,优选至少约500m2/g,特别是大于约1000m2/g,和尤其是大于约1200m2/g。
多孔基底的密度可以变化。然而,优选低密度材料,以最小化不想要的激发辐射被基体的吸收。多孔基体的密度应当介于约0.01g/cm3至1.6g/cm3。
干凝胶和气凝胶的光学特征还适合于本发明的实践。在本发明实践中使用的多孔基体应当对激发辐射源,如从二极管的活性层中发射的电磁辐射是透光的。在优选的实施方案中,多孔基体是气凝胶且基本上或完全透过紫外光和/或红外光和/或可见光。多孔基体对激发辐射的透光率不需要为100%,但应当足以满足它打算用于其中的光生成目的。同样,多孔基体应当透过至少一部分由发光材料生成的光和优选透过所有由发光材料生成的光。
长期以来已使用溶胶凝胶材料的薄膜和涂层来改变基底的光学性能(例如反射率、透射率、折射和吸收)。用二氧化钛/铅(TiO2/Pb)涂布的建筑玻璃是这一用途的公知实例。TiO2控制反射率和铅含量提供所需的吸收。
熟练本领域的技术人员会意识到正如同孔隙度一样,取决于制造方法,溶胶凝胶材料可拥有宽范围的光学性能。例如,可通过调节凝胶的孔隙度、厚度和计量化学等,从而调节溶胶凝胶的光学性能(例如折射指数)适于特定的应用。同样,诸如孔隙度、密度和厚度之类的变量可通过其它变量如干燥方法,施涂方法(例如旋涂对浸涂)和反应条件来控制或受到其影响。
一方面,本发明包括制造溶胶凝胶覆盖层的MAPTMS/光抑制剂方法。在这一方面中,溶胶凝胶材料旋涂在发光二极管上,生成具有特定物理特征(例如孔隙度),其中包括光学性能的离散层。或者,溶胶凝胶材料可旋涂在具有不同孔隙度、厚度、密度等的数层离散层上。可使用照相平板印刷技术使一层或多层成形。按照这一方式,可由单层溶胶凝胶材料形成透镜。类似地,可结合数层具有不同折射指数的材料,产生具有所需光学性能的透镜。例如,可使用该技术在发光二极管上产生Fresnel透镜,以显著提高所得二极管封装件的性能。
简而言之,存在熟练本领域的技术人员可以控制的变量的许多结合,以实现所需的一组光学性能,和本发明应当解释为包括这种变化。在J.Brinker & G.Scherer,Sol-Gel Science(1990)的第4章中公开了溶胶凝胶材料的光学性能的更详细的讨论。
用一旦与激发辐射相互作用则发射响应辐射的适量物质负载本发明的干燥凝胶。此处所使用的术语“负载”拟以广义的方式使用。因此,负载是指导致复合组合物的任何形式的直接或间接的缔合或接触,其中所述复合组合物中的组分能行使其所打算的功能,如一旦与激发辐射相互作用,则发射响应辐射。负载因此包括例如任何类型的掺入,如囊包、包埋、捕获等以及任何形式的粘接,如吸收、吸附、化学吸附、共价键合等。
在一个实施方案中,一旦与激发辐射相互作用,则发射响应辐射的物质是能负载到干燥凝胶内的发光材料。特别优选光致发光材料。合适的发光材料包括,但不限于,发光玻璃、磷光体及其混合物。
熟练本领域的技术人员公知且完全理解的是,磷光体基本上由用小量合适的添加剂(称为“掺杂剂”或“活化剂”)掺杂的高度纯化的无机材料组成。活化剂通常以主点阵(host lattice)的百万分之几份到1或2%的浓度水平下存在。一些磷光体可掺入大于一种活化剂,且使用术语“助活化剂”来描述它们。
通过许多公知的发光化合物如硫化锌发射的光的颜色主要取决于活化剂。这导致实验和开发了许多不同族的磷光体,这些磷光体具有为特定应用(例如彩色电视)而具体地开发的色彩图。
显示器磷光体通常对特定的应用来说是独特的,因为必须微调其特征以适于刺激的类型和所要求的输出辐射的波长。
例举的磷光体包括氧化物基磷光体(例如Ga2O3:Mn和类似的化合物)、硫化锌(ZnS)、铜活化的ZnS、铜和铝活化的ZnS、镁掺杂的ZnS、硫化镉和钇铝石榴石(“YAG”)。YAG是有用的,因为它可形成发射黄光的磷光体,所述发射黄光的磷光体与发射蓝光的LED互补产生白光。捕获在低密度、纳米多孔气凝胶基体内的ZnS磷光体颗粒是本发明的负载的多孔基体的实例。当在电磁光谱的UV范围内通过光子激发时,取决于样品的纯度、材料的结晶结构和特定的掺杂,这些磷光体发射辐射的光谱。许多其它的发光化合物是本领域已知的且包括在本发明中。例如,发光玻璃,如用铯掺杂的富锂的硅酸盐玻璃可粉碎成粉末并分散在干燥的无机凝胶如气凝胶内。
发光颗粒优选分散在整个多孔基体内。例如,可溶或者不溶的磷光体颗粒可加入到随后将胶凝的溶胶分散液中,并干燥,形成多孔基体。当水是分散介质时,可有利地使用水可溶的磷光体如铊活化的碘化铯或铊活化的碘化钾。在这种情况下,使用水可溶的磷光体可提高所得掺杂气凝胶的透光度。
发光材料的粒度可在宽范围内变化,例如为0.001-20微米。光散射可随着粒度成正比例增加,结果优选1-2微米或更小的数量级。使用较小的颗粒,例如0.01-0.4微米可提高多孔基体的透光度并因此增加发光器件的光学深度和光强度。
一般来说,在所需的激发辐射水平(即LED的辐射通量)下,磷光体以足以产生所需发射的浓度,同时避免多孔基体过度负载到结构性缺点的程度,负载在多孔基体内。实际负载还随着所使用的磷光体的类型而变化。例如,若固体ZnS是所选磷光体时,典型的负载范围以每10ml原料溶胶溶液计,为约0.05g-约10g磷光体粉末(这导致磷光体的负载范围为约0.005-约1.0g/cc原料溶液)。在大多数情况下,通过混合磷光体到原料溶液内,从而在溶胶内负载磷光体。
还可将本发明并入到激光二极管内。熟练本领域的技术人员公知,激光二极管与LED共有一些基本的操作原理,即基于重组电子和空穴产生的结果,来发射光子。然而,设计并制造激光二极管,以便在一个特定的方向上发射是单色的光(由于激光效应)且产生相干辐射。在早期的两篇Sze的参考文献中,具体地说在Physics of SemiconductorDevices的第12.4和12.5节以及Modern Semiconductor Physics的7.2、7.3和7.4节中列出了半导体激光器的合适讨论。
如背景技术部分中所述,本发明的一个目的是在发光应用中扩展LED的领域。因此,本发明还包括并入本发明的发光器件的许多器件。例如,白色LED已经取得一定程度进展的一个领域是野营和徒步旅行设备领域。白色LED现已用于闪光灯和野营灯具。使用白色LED的家用灯现可在市场上找到。其它旅行的LED可用于交通信号和其它户外照明应用中。LED也用于形成像素用在平面面板显示器如在共同转让的Hunter的美国专利No.5724062中所述的那些上。认为本发明的发光器件能在任何目前和将来的LED应用中使用且将在其上使用。
在附图和说明书中,列出了本发明的优选实施方案,和尽管使用了特定的术语,但仅仅以类属和描述的方式,而不是限制目的使用它们,本发明的范围在权利要求中定义。
Claims (38)
1.一种半导体基发光器件,它包括:
发射激发辐射的发光二极管,
覆盖至少一部分所述发光二极管的多孔基体,其中所述多孔基体是溶胶凝胶材料,和
在所述多孔基体内负载的物质,其中所述物质一旦与通过所述二极管发射的激发辐射相互作用则发射响应辐射。
2.权利要求1的发光器件,其中所述在所述多孔基体内负载的物质是磷光体。
3.权利要求2的发光器件,其中响应来自所述二极管的激发辐射,所述磷光体发射在光谱的可见光部分内的光。
4.权利要求1的发光器件,其中所述发光二极管包括碳化硅基底和含至少一种第III族氮化物的活性层;和其中所述在所述多孔基体内负载的物质包括负载在所述多孔基体内的光致发光材料,其中所述物质一旦与通过所述二极管发射的激发辐射相互作用则发射可见光。
5.权利要求1或4的发光器件,其中所述二极管发射频率选自紫外、可见光和红外电磁光谱中的电磁辐射。
6.权利要求1或4的发光器件,其中所述多孔基体对所述激发辐射、响应辐射和可见光是基本上透光的。
7.权利要求4的发光器件,其中所述光致发光材料是磷光体。
8.权利要求1的发光器件,它包括:
发射激发辐射的激光二极管,所述激光二极管具有碳化硅基底和含至少一种第III族氮化物的活性层;和所述多孔基体覆盖至少一部分所述激光二极管,和
负载在所述多孔基体内的光致发光材料,其中所述光致发光材料一旦与通过所述激光二极管发射的激发辐射相互作用则发射响应辐射。
9.权利要求8的发光器件,其中所述激光二极管具有选自氮化镓、氮化镓铟和氮化镓铝铟中的活性层。
10.权利要求8的发光器件,其中所述多孔基体是对所述激发辐射和可见光基本上透光的溶胶凝胶。
11.权利要求1的发光器件,其中所述溶胶凝胶选自气凝胶和干凝胶。
12.权利要求1的半导体基发光器件,其中:
所述发光二极管包括单晶碳化硅基底,
在所述二极管上的所述多孔基体选自气凝胶和干凝胶,和
所述在所述多孔基体内负载的物质是负载在所述基体内的磷光体,且该物质对来自所述二极管的发射以及不同波长的次级发射作出响应。
13.权利要求1、4、8或12的发光器件,其中所述多孔基体直接在所述二极管上。
14.权利要求1或12的发光器件,其中所述基体具有至少50%体积的孔隙度。
15.权利要求1或12的发光器件,其中所述基体具有至少90%体积的孔隙度。
16.权利要求12的发光器件,其中所述磷光体以介于1mg至1g/cm3的用量存在于所述基体内。
17.权利要求12的发光器件,其中所述多孔基体对所述激发辐射和所述响应辐射是基本上透光的。
18.权利要求1的发光器件,其中所述多孔基体由二氧化硅化合物形成。
19.权利要求18的发光器件,其中所述溶胶凝胶材料的密度为0.01g/cm3至1.6g/cm3,孔隙尺寸分布为1nm至500nm,和表面积为至少100m2/g。
20.权利要求18的发光器件,其中所述二氧化硅化合物包括甲基丙烯酰氧基丙基三甲氧基硅烷。
21.权利要求1或12的发光器件,其中所述磷光体以0.001微米至20微米的颗粒形式存在于所述基体内。
22.权利要求7或12的发光器件,其中所述磷光体选自氧化物基磷光体,ZnS、铜活化的ZnS、铜和铝活化的ZnS、镁掺杂的ZnS、硫化镉,铊活化的碘化铯或铊活化的碘化钾,石榴石基磷光体,和这些中的两种或多种的混合物。
23.权利要求1或12的发光器件,其中所述二极管选自同质结、单异质结和双异质结。
24.权利要求1或12的发光器件,其中所述二极管包括选自量子阱、多量子阱和超点阵结构中的特征。
25.权利要求1、4或12任何一项的发光器件,其中所述发光二极管具有选自氮化镓、氮化镓铟和氮化镓铝铟中的活性层。
26.一种形成发光器件的方法,该方法包括:
用一旦与激发辐射相互作用则发射响应辐射的物质负载溶胶,
由该负载的溶胶形成多孔基体,和
将该多孔基体相邻提供激发辐射源的发光二极管放置。
27.权利要求26的方法,该方法包括将多孔基体直接放置在二极管上。
28.权利要求26的方法,其中溶胶包括二氧化硅颗粒。
29.权利要求26的方法,其中溶胶包括甲基丙烯酰氧基丙基三甲氧基硅烷。
30.权利要求26的方法,其中形成多孔基体的步骤包括形成干凝胶或气凝胶。
31.权利要求26的方法,其中负载溶胶的步骤包括负载含醇作为溶剂的溶胶。
32.权利要求26的方法,其中将多孔基体相邻发光二极管放置的步骤选自在发光二极管上模塑和注塑溶胶。
33.权利要求26的方法,其中将多孔基体相邻发光二极管放置的步骤选自在发光二极管上旋涂溶胶,在发光二极管上喷涂溶胶,和在发光二极管上浸涂溶胶。
34.权利要求26的方法,其中形成多孔基体的步骤包括在超临界条件下干燥溶胶。
35.权利要求26的方法,包括用磷光体负载溶胶。
36.权利要求35的方法,包括用0.001微米至20微米的颗粒形式的磷光体负载溶胶。
37.权利要求35的方法,包括用选自下述的磷光体负载溶胶:氧化物基磷光体,ZnS、铜活化的ZnS、铜和铝活化的ZnS、镁掺杂的ZnS、硫化镉,铊活化的碘化铯或铊活化的碘化钾,石榴石基磷光体,和这些中的两种或多种的混合物。
38.权利要求26的方法,其中将多孔基体相邻发光二极管放置的步骤包括独立于二极管形成多孔基体,然后将该多孔基体机械地相邻发光二极管放置。
